본 연구는 반도체 제조 공정 중 CMP(Chemical Mechanical Planarization) 공정의 Process Parameter의 특성을 이해하고 이를 통한 RR(Removal rate)에 대한 최적화와 Nu%(Non-uniformity)을 개선을 하고자 하였으며 부가적으로 Shear Stress 감소 효과에 의한 Micro Scratch를 줄이고 수율 향상에 기여하고자 하였다. 이를 위하여 IMD(Inter Metal Dielectrics) CMP 공정에서 장치에 있는 Recipe Parameter들을 비교 분석하고 실험을 통하여 Inner Tube Pressure, Retainer Ring Pressure, Membrane Pressure가 RR과 Nu%에 미치는 영향을 검증하고 각각에 대한 최적값을 구하여 적용을 하였다. RR과 Nu%에 대한 공정 안정성(Process stability)을 최적 실험을 통해 재차 검증을 하였으며 또한 IMD 표면에 발생하였던 Micro Scratch Defects를 90% 개산한 것을 한 달 monitoring하여 검증하였다.기존에 경험적으로 이루어지던 공정 Parameter 분석을 실험 계획법을 이용하여 최적화 하였으며 이를 통한 CMP 핵심 장치 구성 요소인 Head 구조 중 Inner Tube에서의 Pressure, Retainer Ring에서의 Pressure 그리고 Membrane에서의 Pressure가 결국 Wafer에 전달되면서 Shear Stress로 작용하게 되고 CMP 공정의 능력을 평가할 수 있는 RR과 Nu%에 지대한 영향을 준다는 것을 검증하였으며 기존 조건 대비 Pressure 값을 최적화된 것으로 적용함으로써 Wafer Uniformity를 개선 시킬 수 있었다. 외부 유입된 1um 이하의 Particles과 경화된 Slurry 입자들이 Wafer와 Pad 사이에 존재할 때 Wafer Back-side로부터의 Shear Stress가 감소되는 효과를 통해 Device 수율에 영향을 주던 Micro Scratch Defects도 개선할 수 있었다

The purpose of this study was to understand the process parameters of the CMP, one of the semi-conductor processes and thereupon, optimize its RR (removal rate) and improve Nu (non-conformity) rate, while reducing the micro scratches caused by lower shear stress and therewith, improving the yield ratio. For this purpose, the researcher comparatively analyzed the recipe parameters in the mechanism for IMD (Inter Metal Dielectrics) CMP process and tested the effects of such factors as inner tube pressure, retaining ring pressure and membrane pressure on Nu% and calculated each optimal value to be applied. Then, the process stability for RR and Nu% was tested again through an optimality test, while about 90% of micro scratch defects were monitored for a test.The conventional empirical parameter analysis was optimized using a test planning method, and as a result, it was confirmed that those pressures in inner tube, retainer ring and membrane of the head structure or a core element of the CMP device were significantly effective on CMP process performance indicators or RR and Nu%, because they were transferred to the wafer to act as shear stress. Thus, the wafer uniformity could be improved by applying a pressure value optimized from the existing conditions. In addition, the research could improve the micro scratch defects affecting the device yield ratio due to the shear stress from the wafter backside lowered when particles of 1um or smaller were introduced from outside were co-existing with slurry particles between wafer and pad.
