ZnO채널에서는 증착 조건에 따라서 ZnO의 일함수를 변화시킬 수 있는 방법을 제시하였다. 즉, ZnO증착시 유입되는 O₂/(Ar+O₂)의 가스 비율을 조절하여 증착된 각각의 film에 대하여 Kevin Probe Force Microscopy법을 이용하여 일함수의 변화를 조사하였다. ZnO박막의 일함수는 O₂/(Ar+O₂)의 가스비율이 증가할수록 5.18eV에서 5.89eV까지 증가하였으며,이러한 변화는 ZnO 박막의 산소 공공, Zn interstitial같은 intrinsic결함의 감소가 원인이며, 증착 조건의 컨트롤만으로 원하는 일함수로 변화시킬 수 있음을 확인하였다. 본 실험에서는, 다른 연구자들이 트랜지스터 특성 향상을 위해서 많이 사용하는 ZnO박막 증착 후의 추가적인 doping 또는 500℃ 이상의 고온 열처리 공정을 적용하지 않았으며, 오로지 ZnO의 증착시 유입되는 가스 유량비의 조절만으로 고성능 ZnO 투명 박막 트랜지스터를 구현하였다. 고성능의 ZnO 투명 박막 트랜지스터는, 플라스틱 기판에도 적용이 가능한 최대 공정 온도 300℃ 이하에서 ZnO-TFT 소자를 제작하였다. ZnO-TFT 소자는 bottomgate 구조로 제작되었으며, 산화물 게이트로 ICP-CVD로 형성된 SiO₂ 공정을 제외하고 모든 공정은 rf-magnetron sputtering process를 이용하였다. 상온에서 증착된 ZnO 박막은 n-type의 거동을 보였다. 또한 300℃ 이하의 base 온도에서 실시한 급속열 처리의 결과로 1.69×10^(16)cm^(-3)의캐리어농도와2.79×10³ Ωcm의 비저항값을 나타냈으며, 박막의 결정화도와 투과율이 열처리 전에 비하여 향상된 결과를 나타내었다. 또한 급속열 처리로 인하여 ZnO와 SiO₂ 사이의 계면특성이 향상되었다. 이렇게 제작된 ZnO 박막 트랜지스터는 증식형 모드의 동작 특성을 나타내었으며, 급속열 처리의 결과로 제작된 ZnO 투명 박막 트랜지스터는 2×10^(6) 이상의 on/off ratio와 6.82cm²/Vs의 전계 효과 이동도를 보였다. In addition, unstable characteristics of a field-effect transistor are closely related to the interface between semiconductor and gate dielectric layer and trap density in the dielectrics. In this dissertation, the work function tunability of ZnO films grown on ITO/glass was investigated with the film growth ambient. The ZnO films were deposited by the rf magnetron sputtering with various O₂/(Ar+O₂) flow rate at room temperatures. The values of the work function for ZnO films were determined by Kelvin probe force microscopy method. The work function was tuned from 5.18 eV to 5.89 eV with increasing O₂/(Ar+O₂) flow ratio. This tendency is caused by the reduction of intrinsic defects such as oxygen vacancies and zinc interstitials in ZnO films. Fully transparent and high performances ZnO-TFTs on glass fabricated at maximum process temperature of 300℃, which can be used in plastic substrates such as polyimide and polynorbornene. ZnO-TFTs with bottom gate configuration were fabricated by rf magnetron sputtering except for SiO₂ layer deposited by ICP-CVD as a gate oxide. ZnO film deposited at room temperature showed intrinsic n-type behaviors. After RTA treatment, it showed a carrier concentration of 1.69 × 10^(16) cm^(-3) and resistivity of 2.79 × 10³ Ωcm besides the improved crystallinity and transmittance. In addition, we used only SiO₂ single layer as a gate oxide and conducted rapid thermal annealing treatment in order to form good interface between ZnO and SiO₂ layers. ZnO-TFTs showed perfectly the enhancement mode operation, as a result of RTA treatment, we successfully fabricated high performances and transparent ZnO-TFTs with on/off ratio of 2×10^(6), field effect mobility of 6.82 cm²V^(-1)s^(-1), and uniform characteristics of almost devices with various widths and lengths, which can be used in various displays such as flexible display, OLED, LCD, and so on. The devices performance of ZnO-TFTs with a gate dielectric of SiO₂, SiN_(x) and Poly-vinylphenol (PVP) having a bottom gate configuration were investigated. ZnO-TFTs can induce high device performance with low intrinsic carrier concentration of ZnO only by controlling gas flow rates without additional doping or annealing processes.
