태양전지의 윈도우 층으로 사용되는 ZnO박막을 제조하기 위해 많은 연구들이 되어오고 있다. 본 연구에서는 고순도의 박막을 제공할 수 있는 MOCVD(metal organic chemical vapor deposition)법에 적합한 전구체를 합성하고, 합성된 전구체를 이용해 Si(100)기판위에 ZnO 박막을 제조하였다. ZnO 단일 전구체로 TMEDA와 ethyl-acetoacetate 그리고 ZnCl2를 이용하여 TMEDA-Zn(eacac)2를 합성하였다. 전구체는 MOCVD를 통해 ZnO 박막제조에 사용될 전구체로 적합한지를 확인하기 위해 공기 중 열안정성, 녹는점, 열분해온도, 열분해 과정과 같은 물리적 특성을 열분석기를 통해 측정하였다. 기존에 알려진 리간드의 알킬기가 대칭인 전구체들보다 비대칭인 전구체인 TMEDA-Zn(eacac)2는 녹는점이 81.5.℃로 매우 낮으며, 공기 중에서 더 높은 안정성을 보였다. 또한 불소나 황을 포함하지 않기 때문에 다른 불순물이 들어가지 않고 낮은 온도에서 증착이 가능하다. 합성된 전구체는 X-선 단결정 회절 (X-ray single-crystal diffraction), NMR, IR, Mass, 원소분석을 이용해 확인을 하였다. 합성된 전구체를 이용하여 MOCVD법으로 Si(100) 기판위에 증착실험을 하여 고순도의 ZnO 박막을 얻을 수 있었다. 증착된 박막은 XRD, SEM, EDX를 이용해 그 특성을 분석하였다. XRD분석에 의하면 ZnO의 (002)면만 성장을 하였으며 이를 기반으로 이축 응력(biaxial stress)을 구하여 증착된 ZnO 기판의 성질을 규명하였다. ZnO 박막의 증착속도는 온도에 따라 다르게 나타났는데 온도가 410℃일 때 증착 속도는 3.3nm/min, 430℃에서는 13.3nm/min, 450℃에서는 33.3nm/min으로 나타났다. 이것으로 볼 때 온도로 증착속도를 조절할 수 있음을 보여준다.

This ZnO film fabrication process is believed to be adopted in the production of CuInSe2/CdS/ZnO type solar cells through complete MOCVD processes below 450ºC. The synthesized ZnO films have been found to possess average grain sizes of about 70 nm with an orientation along the c-axis.
