Raman의 결과를 통해 480 cm^(-1)에서의 비정질 상이 레이저 어닐링을 하기 전보다 줄어들어 Crystalline volume fragtion이 레이저 어닐링을 한 후 97.4 %까지 증가하였고, XRD와 EBSD를 통해 <110> 방향성은 줄어들고 <111>과 <100>의 방향성의 비율이 증가한 것을 확인할 수 있었다. 이것은 비정질 실리콘과 다결정 실리콘의 녹는점의 차이에 의해서 레이저 어닐링 시에 비정질 상과 미세 결정립의 실리콘이 용융되고, 용융되지 않고 남아있는 다결정 실리콘이 핵의 역할을 하며 결정화 됨으로써, 방향성의 비율이 달라진 것을 설명할 수 있었다. 이에 따른 전기적 특성을 확인해 보기 위하여, 레이저 파워에 따른 후속 레이저 어닐링을 실시하고 홀 효과 (Hall effect) 측정으로 이동도를 확인하였다. 실험은 인(Phosphorus)도핑을 하여 RTA에서 500°C 1분과 600°C 1분의 2단계 어닐링으로 도펀트를 활성화한 후, 홀 계수를 측정하여 이동도를 계산하였다. 그 결과 레이저 파워가 증가할수록 더 많은 비정질 상과 미세 결정립의 재결정화가 발생함으로 인해 이동도가 증가하는 것을 확인하였다.

In this study, I performed post-annealing using frequency-doubled CW (Continuous Wave) DPSS (Diode Pumped Solid State) laser which is visible light and more stable than conventional excimer laser. Its beam was formed long-axis (1 mm) into top-hat shape and short-axis (20 μm) into Gaussian shape, and its maximum power is 10 W. At first, 50 nm-thick a-Si and 50 nm-thick cap layers were deposited and Ni was sputtered on the film. Then, Crystallization process was performed by RTA (Rapid Thermal Annealing) and CW laser was scanned at 9 W with 100 mm/s scan speed by overlap scanning method at an interval of 0.015 μm on the MICC polysilicon without cap layer removal process in order to increase absorbance of the laser. I measured Raman spectroscopy, XRD (X-Ray Diffraction), EBSD (Electron Back Scattering Diffraction) and Hall effect to confirm the quality of polysilicon after CW laser post-annealing. In Raman spectroscopy, the intensity at 480 cm^(-1) which is caused by amorphous silicon decreased due to the recrystallization of residual a-Si in the MICC polysilicon. As a result, the crystalline volume fraction increased. and orientation increased, however, orientation decreased after post-annealing. The result was caused by melting and recrystallization of residual a-Si and tiny grains with unmelted polysilicon as a nucleus. After CW laser post-annealing, Hall effect measurement was carried out to confirm the electrical performance. Phosphorus was doped on post-annealed polysilicon films by ion shower, and the dopants were activated by RTA. Consequently, the mobility increased as increased the post annealing laser power since more residual a-Si and tiny grains recrystallized at a higher laser power.
