ENIG 기판과 개발 솔더간의 금속간화합물은 초기에 Ni3Sn4에서 (Ni,Cu)3Sn4 로 변화 하였고 750시간 이후에는 (Cu,Ni)6Sn5 로 변화 하였다. 1000시간 경과 후 Cu3Sn이 발생하였다. 열충격(Thermal Cycle) -55/135℃ 에서는 시효와 마찬가지로 약 20%의 강도 저하를 가져왔다. 금속간 화합물의 형성은 시효처리와 유사하게 초기 Ni3Sn4에서 (Ni,Cu)3Sn4 로 변화 하였고 750시간 이후에는 (Cu,Ni)6Sn5 로 변화 하였다. 하지만 열충격 시험에서는 Cu3Sn은 발생하지 않았다. 열충격 시험 후 FR4 기판과 맞닿는 부분에서부터 균열이 발생한 것이 발견 되었다. 이러한 균열의 발생과 전파 때문에 접합강도가 저하되는 것으로 보인다. 반면 고온고습실험(High Temperature High Huminity) 에서는 초기강도보다 약 5% 의 강도향상을 가져왔다. 고온고습에서는 ENIG 기판과 솔더사이의 금속간화합물이 Ni3Sn4에서 (Ni,Cu)3Sn4 로만 변화 하였고 (Cu,Ni)6Sn5 는 발생하지 않았다. 고온고습에서는 100시간 실시 이후에도 Cu pad 나 솔더 내부에서 균열이나 void 의 발생은 발견되지 않았다. 최종적으로 이번 연구에서 개발된 솔더는 164-192℃정도로 융점이 낮으면서 우수한 젖음 특성을 보였다. 반면에 시효처리와 열충격 시험에서는 초기강도 보다 강도저하를 가져왔다.

Nowadays, environmental concerns are in the middle of interest in electronic industry. Recent research showed that Pb, one of the most representative solder materials, causes some harmful effects on environment as well as human health. In order to prohibit the use of Pb in electronic devices, EU initiated RoHS and WEEE restrictions, and US started RCRA as well. Japan also enacted the electronics recycling law preventing Pb from being used inproducing electronics. To meet the need of Pb-free electronics, various Pb-free solder shave been studied and introduced since late 1990. Unfortunately, there are no Pb-free solders which can perfectly replace former Pb containing solders interms of performance and cost. In soldering process, melting point of solder material is an important factor in that it decides the process temperature of soldering. Since high process temperature causes more thermal damage to the rest parts of electronics, solder materials having lower melting points are recommended. Good wetting ability is also crucial in selecting solder materials to secure stable connections. In this research, the content of Ag was suppressed under 2wt% in order to reduce the formation of plate shape IMC, Ag3Sn. The content of Bi was increased to lower the melting point of solders in this study. In(Indium) was also chosen as a component to compensate the fall of ductility caused by the increase of Bi. The final composition of solder was Sn-2Ag-6In-16Bi(wt%). The Basic and Reliability characteristics of Sn-2Ag-6In-16Bi solder were studied. The solder had melting range of 164-192℃ and 660gf of initial boding strength to ENIG finish which was larger than 600gf in SAC305 solder. In terms of wetting ability, the solder had zero cross time of 0.6sec at 250℃ and wetting force of 6mN. At the lower temperature of 200℃, the zero cross time of the solder was 0.8sec. The solder is proven to have good wetting ability considering that zero cross time of general Pb-free solder, SAC series, are above 1sec. In thermal aging test at 125℃, the bonding strength of the solder was decreased by 20% compared to the initial bonding strength. The type of IMC formed at ENIG-solder interface was NI3Sn4 just after soldering and turned into (Ni.Cu) 3Sn4 afterward. After 750 aging, further diffusion of Cu and Ni from ENIG and Cu pad increased contents of Cu and Ni causing the phase change of IMC from (Ni,Cu)3Sn4 to (Cu,Ni)6Sn5. Cu3Sn was observed after 1000h of aging. In thermal cycle test composed of -55℃ for 30min and 135℃ for 30min as one cycle, the initial bonding strength of the solder to ENIG showed 20% of drop similar to the case of thermal aging test. The phase change of IMC layer in thermal cycle test was also similar to the case of thermal aging test. Ni3Sn4 was turned into (Ni,Cu)3Sn4 which became (Ni,Cu)6Sn5 after 750h of thermal cycle test. However, Cu3Sn was not confirmed after 1000h of test. Crack formation was observed at the interface of FR4 substrate after thermal cycle test. The formed crack is considered to lower the bonding strength by proceeding along the interface of FR4 substrate. In contrast to the case of thermal cycle test, bonding strength was increased by 5% in HTHH(High Temperature and High Humidity) test. The absence of (Cu,Ni)6Sn5 is considered to prevent drop of bonding strength in that no (Cu,Ni)6Sn5 was found during HTHH test. After 100h HTHH test, Neither crack nor void were found at the interface of Cu pad and inner solder part. To summarize, the Sn-2Ag-6In-16Bi solder developed by this research had proper melting range of 164-192℃ and good wetting ability at both 250 and 200℃. On the other hand, in aging and thermal cycle tests, bonding strength fell after tests.
