The important performance factors of CIS are dark signal noise, sensitivity, dynamic range which determine the image sensor performance quality. Previously, a Self-adaptive Active Pixel Sensor(APS) was proposed which uses the poly-silicon photogate as a photodetector as well as a photodiode. With the dynamic C-V characteristics, a Self-adaptive APS can have high sensitivity in the low illumination condition and wide dynamic range in the high illumination condition. But it also has high dark signal noise and poor spectral response because of the poly-Si photogate material.
In this thesis, the high dark signal noise and poor spectral response of a Self-adaptive APS are enhanced by the photogate bias and size optimization and new pulsed photogate driving method for enhancement of dynamic range is proposed. The high dark signal noise comes from the high generation rate of dark electron in the depletion region which is formed under the photogate and dark electron from the defective STI and surface passivation layer interface. First, with the photogate bias variation measurement, the condition of lowest dark signal photogate bias is achieved.( -0.4V ~ 0.4V) Second, with the photogate size variation measurement, the condition of lowest dark signal of photogate geometry is achieved.(distance from the defective STI region > 1.5μm). By using these measurement results and pulsed photogate biasing method(low level : -0.4~0.4V, high level : 1.8V), the dynamic range of Self-adaptive APS is enhanced up to 88.4dB and Dynamic Range enhancement Factor(DRF) 5.7dB.(82.7dB → 88.4dB).
The Quantum Efficiency of a Self-adaptive APS is degraded by the incident photon reflection and absorption by the photogate material(poly-Si). But the high conversion gain of a Self-adaptive APS can enhance the spectral response. When the conversion gain of sensor is larger than $24μV/e^-$, the spectral response of a Self-adaptive APS is better than that of conventional 3T type image sensor which is confirmed by the photogate size variation measurement.
The performance optimization of a Self-adaptive APS further increases the dynamic range by the dark signal noise reduction and the spectral response of a Self-adaptive APS is also characterized. With these results, a Self-adaptive APS can be a promising candidate of the solid-state image sensor in the low voltage application.
