A method of fault detection and classification (FDC) for semiconductor manufacturing equipment using tool data is presented. To prevent yield loss and maximize equipment utilization, various roles of FDC, such as detecting failures and identifying root cause of faults, have become significant. General FDC dealt with a stationary model is limited to the increases in accuracy of diagnosis. Furthermore, Analysis of tool data acquired from production equipment requires intricate systems due to its enormous size and complexity. It is the reason why the data is collected from various sensors to manage its process. False alarms and miss fault detection are frequently caused, since the data also has uncertainty. We defined these phenomena as uncertainty of equipment and model data. Dempster-Shafer theory (DST) can be a key to solve these problems. It allows for the direct representation of uncertainty of system responses, and combination rules in DST are crucial paradigms for the aggregation of information. In this thesis, FDC is performed by using DST with consideration of the uncertainty associated with fault diagnosis. Sub-system level fault detections, such as RF power source module, RF power bias module, Gas delivery module, and process chamber module, are presented by combining related parameters, and successful fault detection is achieved. The evidential reasoning of RF probe is also beneficial for the detection of chamber leak simulation, and the classification of fault is made by further investigating voltage signal of RF probe. Successful fault detection in sub-system level with zero missed alarms was demonstrated using DST of evidential reasoning, and the classification for finding root cause of the fault is presented in the chamber leak fault simulation. We realized that successful fault detection and classification could be accomplished by combining various related information and by incorporating engineering expert knowledge.
