Chip-on-film (COF) has been rapidly developed for a liquid crystal display (LCD), due to its high yield capability in fine pitch products. In this study, a new thermosonic (TS) COF bonding process using ACF and ultrasonic vibration will be introduced. Si chip with 16 cylindrical Cu bumps (φ100 µm) and polyimide (PI) film substrate with thickness of 70 µm were prepared. For the bonding condition, the bonding temperature and ultrasonic dwell time were varied from 140 to 180°C and from 0.5s to 1s, respectively. Also, the thermocompression (TC) bonding was conducted with the bonding temperature of 180°C and bonding time of 8 s to compare with bonding characteristics of TS bonding. The shear strength and electrical resistance of COF assemblies were measured to verify the feasibility of TS COF bonding using ACF. The cross-sectional inspection and fracture surface analysis of ACF joint were also conducted by FE-SEM. As a result, the mechanical and electrical properties of the COF assembly were improved with increasing the bonding temperature and ultrasonic dwell time. It was also found that ultrasonic vibration energy has influenced significantly to improve the mechanical and electrical properties of TS COF assembly.
