Cyclopentadienyl-based 계열의 precursor를 사용하여 Ru 박막을 증착 하게 되면, incubation time이 길어 핵생성이 잘 되지 않아 박막 증착 시 roughness가 좋지 않다. 따라서 uniformity 또한 좋지 않아 반도체 배선에 사용 시 좋지 않다는 문제점이 있다. 이러한 문제점을 해결하기 위하여 최근에 반응성과 휘발성이 향상된 새로운 화합물을 가지는 Ru precursor 들이 제안되었다. 그러나 이러한 precursor들은 여전히 긴 incubation time과 낮은 growth rate를 가지는 문제점이 있다. 본 연구에서는 Ru의 핵생성의 향상을 위하여 두 가지의 새로운 Ru precursor(산화수가 0)인 C14H18Ru[(ethylbenzene)(cyclohexadineyl)Ruthenium] precursor 와 C12H16Ru[(ethylbenzene)(1,3-butadiene)Ruthenium]를 반응 가스로 산소(O2)를 이용하여 Ru 박막을 증착 시킬 수 있었다. C14H18Ru[(ethylbenzene)(cyclohexadineyl)Ruthenium] precursor를 이용하여 약 2 cycle의 짧은 incubation cycle과 0.1nm/cycle의 높은 growth rate로 기존의 Ru precursor와 비교하여 높은 growth rate와 짧은 incubation cycle을 가짐을 알 수 있다. 185 ~ 275℃의 넓은 영역에서 ALD window 구간이 나타나는 것을 확인 할 수 있었다. C12H16Ru[(ethylbenzene)(1,3-butadiene)Ruthenium를 이용하여 growth rate는 0.05nm/cycle 이었으며, incubation cycle은 15사이클로 기존의 Ru precursor와 비교하여 짧은 incubation cycle을 가짐을 알 수 있었다. 또한, ALD-Ru 박막이 구리에 대한 직접 전해 도금이 가능한 씨앗층으로써 성공적으로 사용될 수 있음을 확인 할 수 있었다.

As semiconductor devices are scaled down for better performance and more functionality, the Cu-based interconnects suffer from the increase of the resistivity of the Cu wires. The resistivity increase, which is attributed to the electron scattering from grain boundaries and interfaces, needs to be addressed in order to further scale down semiconductor devices. Corresponding this, the gap filling of electroplated (EP) Cu into the trench and via also becomes difficult. Considering the fact that the bulk resistivity of Cu is only 5% higher than that of Ag (the metal with the lowest resistivity) and the grain size of the EP Cu is large enough for the dimension of the trench and via, it is unlikely to solve above problem by changing the interconnect material and deposition method. Another possible solution is to maximize the portion of the EP-Cu volume in the vias or damascene structures with the conformal diffusion barrier and seed layer underlying Cu which can be achieved by developing the suitable ALD processes on diffusion barrier and seed layer. ALD is a method where, unlike CVD (chemical vapor deposition), the precursor vapors are introduced into the reactor in separate pulses. ALD is known to give excellent step coverage at ultra-high aspect ratio contact due to its self-limiting film growth mechanism. Ruthenium thin films have been investigated semiconductor microelectronic devices applications, such as a gate for metal-oxide-semiconductor transistor, an electrode for the capacitor in dynamic random access memory and a seed layer for Cu metallization due to its advantages including low resistivity (7.1cm for bulk), large work function (4.7 eV), thermal, chemical stability, and feasibility for the dry etch process. Many ALD processes for Ru films have been reported using numerous metallorganic precursors, such as bis(cyclopentadienyl)Ru(II)[RuCp2, Ru(C5H5)2], bis(ethylcyclopentadienyl)Ru(II)[Ru(EtCp)2, Ru(C2H5C5H4)2], -diketonate Ru precursors of tris(2,2,6,6-tetramethylheptanedionate)Ru(III) [Ru(thd)3, Ru(C11H19O2)3]. Here, the metal valence of precursor is 2 or 3 and O2 molecules mainly used as reactants. The results with these precursors consistently showed a relatively long incubation cycle with a lower film growth rate at the initial stages of film deposition, which is related to the delayed nucleation of the film material. This results in a film with a rough morphology, which is unsuitable for conformal film deposition on high aspect-ratio structures. In this study, we investigated ALD-Ru process using a zero metal valence Ru metallorganic precursor of (ethylbenzene)(1,3-cyclohexadienyl)Ru(0) (EBCHRu, C14H18Ru), (ethylbenzene) (1,3-butadiene)Ruthenium(0) (EBBRu, C12H16Ru) and O2 molecules and the feasibilities of ALD-Ru films as a seed layer Cu electroplating (EP) was also evaluated. Ruthenium (Ru) thin films were grown on thermally-grown SiO2 substrates using atomic layer deposition (ALD) by a sequential supply of (ethylbenzene)(1,3-cyclohexadienyl)Ru(0) (EBCHRu,C14H18Ru), and molecular oxygen (O2) at deposition temperatures ranging from 140 to 350 oC. A self-limiting film growth was confirmed at the deposition temperature of 225 oC and the growth rate was 0.1 nm/cycle on the SiO2 substrate with a negligible number of incubation cycles (approximately 2 cycles). So, in this study, a wide ALD temperature window between 185 and 275 ℃ was confirmed. Ruthenium (Ru) thin films were grown on thermally-grown SiO2 substrates using atomic layer deposition (ALD) by a sequential supply of (ethylbenzene)(1,3-butadiene)Ru(0) (EBBRu,C12H16Ru), and molecular oxygen (O2) at deposition temperatures at 225 ℃. The growth rate was 0.05 nm/cycle and incubation cycles were 15 cycles. The step coverage was approximately 100 % at trench (aspect ratio: 4.5) with the top opening size of ~ 25 nm. Finally, the ALD-Ru film was evaluated in terms of its performance as a seed layer for Cu electroplating.
