IMBCHRu을 이용하면 SiO2 와 TiN 기판위에서 Ru의 incubation cycle이 없음을 알 수 있다. 또한, 핵생성이 향상되어 증착된 막의 표면이 smooth하며, 우수한 conformality를 얻을 수 있다. 이에 본 실험에서는 금속의 산화수가 “0”인 새로운 유기 금속 선구체(metallorganic precursor)인 (ethylbenzene) (cyclohexadienyl)Ruthenium [EBCHRu, C14H18Ru] 과 EBCHRu의 cyclohexadienyl ligand가 1,3-butadiene으로 바뀐, 새로운 “0”가 precursor (ethylbenzene)(1,3-butadiene)Ruthenium [EBBRu, C12H16Ru] 를 사용하였으며, ALD-RuO2 박막을 만들기 위하여 여러가지 실험 변수들에 따른 실험을 진행 하였다. 그 결과, RuO2 phase는 reactant로써 들어가는 O2/(O2+N2)의 비율이 100%일 때와, precursor와 reactant의 pulsing time이 각각 5 초, 60 초일 때 가장 많이 발견되어, 이 조건을 기본 공정 조건으로 하여 실험을 진행하였다. RuO2는 상대적으로 저온에서 더 잘 형성되지만 낮은 crystallinity를 가지며, 고온으로 갈수록 Ru이 증착되었다. 이에 따라, 높은 RuO2 crystallinity를 가지는 225℃에서 실험을 진행하였다. 기본 공정 조건에서 증착된 ALD-RuO2박막은 약 2 cycle의 매우 적은 incubation cycle을 가지며 4.5의 trench구조물에서 우수한 계단 도포성을 가짐을 확인하였다. 또한, 열처리를 통하여 700℃에서 N2와 O2 분위기에서도 상당히 안정성 있는 박막이지만, N2/H2 분위기에서는 Ru으로 상변화가 일어나면서 막 내의 oxygen을 감소시키게 되고 이에 따라 박막과 기판의 adhesion 특성이 저하되는 것을 알 수 있었다. MIM capacitor로써 사용하기 위하여 고유전물질인 TiO2와 top electrode로써 Ru을 이용하여 ALD-RuO2 박막의 capacitor bottom electrode로써의 특성을 알아보았다. CV측정을 통해, capacitance는 1.3 µF/cm2으로 거의 일정하게 유지된 것을 알 수 있었고, 이 때의 dielectric constant는 약 44를 가지며 0.9nm의 EOT를 가짐을 확인하였다. 또한, IV 측정에 의하여 bottom의 leakage current는 +0.8V/cm에서 약 8.7 X 10-6 A/cm2 를 가짐을 알 수 있다.

Among the many electrode materials available, Ru and RuO2 are promising materials because of their good susceptibility to dry etching, low resistivity (Ru: ∼7 μΩcm, RuO2: ∼46 μΩcm), high chemical stability and high work function (Ru:∼4.7 eV, RuO2: 5.1eV) compared to the currently used TiN electrode (∼4.2 eV). A high work function of the metal electrode is favorable for leakage current suppression because it increases the schottky barrier height at the metal-insulator junction of the capacitor and thus, RuO2 has a clear advantage compared with Ru. The device size will continue to shrink and novel 3D structure with high aspect-ratio will most likely be integrated for high-performance devices. Thus, a conformal deposition technique on a high aspect-ratio trench or hole structure with excellent thickness uniformity and process controllability is essential. Another concern on thin film growth with device shrinkage is the fast nucleation of material. As international roadmap for semiconductor (ITRS) tells us, the required thickness will continue to decrease for future technology nodes. Thus, one aims to develop the thinnest possible continuous film as a capacitor electrode. In this respect, a high initial nucleation density is essential to achieve continuity in ultra-thin RuO2 films. A recent investigation reported that the nucleation of ALD-Ru film was enhanced considerably by using a zero valent metallorganic precursor, isopropyl-methylbenzene-cyclohexadiene Ru(0) (IMBCHRu, C16H22Ru) and O2 molecules, compared to the utilization of precursors with higher metal valences. Based on this, in this study, we investigated ALD-RuO2 process using three kinds of Ru(0) precursors, (ethylbenzene-cyclohexadiene) Ru(0) [EBCHRu, C14H18Ru] and (ethylbenzene)(1,3-butadiene) Ru(0) [EBBRu, C12H16Ru] with molecular O2. ALD-RuO2 films were deposited using a traveling wave-type ALD reactor (Lucida D100, NCD Technology) at the deposition temperature ranging from 180℃ and 270℃. We could successfully deposit the RuO2 thin film by controlling the process parameters such as precursor pulsing time, reactant pulsing time, reactant partial pressure and deposition temperature. The incubation cycle of deposited RuO2 was only 2 and continuous film forms after 50 cycles. Deposited RuO2 film showed excellent step coverage of 100% at the trench with the aspect ratio of ~ 4.5 (top opening diameter: ~ 25nm). Also, to evaluate the thermal stability of deposited RuO2 film, heat treatment was done at N2 inert ambient, oxygen ambient and N2/H2 reduction ambient, where RuO2 film were deposited SiO2 substrate. RuO2 film was excellent thermal stability until N2 inert ambient and oxygen ambient of 700℃. But, at N2/H2 reduction ambient, deposited RuO2 film occurred phase transformation RuO2 to Ru starting at 500℃ due to reduction reaction. Finally, the deposited RuO2 film was evaluated as a bottom electrode of the capacitor with ALD-TiO2 as a high-k dielectric. MIM capacitor of structured Ru/TiO2/RuO2 has leakage current of 8.7 X 10-6 A/cm, capacitance of 1.3 µF/cm2 and EOT of 0.9 nm.
