RF스퍼터링을 이용하여 유리기판위에 40 nm 두께로 NiO 박막을 성장시켰으며, 균일한 증착을 위해 6 rpm으로 기판을 회전시켰고, 증착 후에 진공용기 내에서 실온, 100 °C, 200 °C, 300 °C 그리고 400 °C로 30분 동안 후 열처리를 하였다. 박막의 전자적, 전기적 및 광학적 특성은 각각 X-선 광전자 분광법(XPS), 반사 전자 에너지 손실 분광법(REELS), UV-spectrometer, Hall effect measurement(van der paw method)를 이용하여 측정 하였다.
XPS 결과 NiO 박막을 상온에서 증착시킨 박막에서 Ni-O 결합으로 증착 되어 있지만, 400 °C 의 온도로 후 열처리한 박막에서는 금속 Ni0 의 결합이 나타났다.
REELS 스펙트럼에서는 NiO 박막의 띠 틈은 실온에서 3.80 eV 이고 400 °C 로 후 열처리 과정을 거치게 되면 3.56 eV 로 감소한다는 것을 확인하였다. 이 결과는 UV-spectrometer를 이용하여 측정한 광학적 띠 틈과 일치하는 것을 확인 할 수 있다. 투과도 스펙트럼에서는 가시광 영역에서 400 °C로 후 열처리 과정을 거칠수록 금속 Ni0 의 존재로 인해 투과도가 감소한다는 것을 확인 할 수 있다. NiO 박막의 전기적 특성에서는 후 열처리 과정을 거친 박막은 높은 온도로 열처리 과정을 거치면 p형에서 n형으로 변화한다는 것을 확인 할 수 있다.

In this study, we investigated the effect of NiO thin films on the electronic, electrical and optical properties via X-ray photoelectron spectroscopy (XPS), reflection electron energy loss spectroscopy (REELS), Hall effect measurement (using van der Pauw method), UV-spectrometer.
NiO thin film was deposited on the glass substrate by using RF sputtering method with the thickness of 40 nm. The substrate sample holer was rotated at 6 rpm to maintain the uniformity of thin films, in which in situ annealed at 100 oC, 200 oC, 300 oC, and 400 oC for 30 minutes.
The XPS results showed that NiO thin films annealed at below 300 oC have Ni-O bonds , but at 400 oC appears metal Ni0 bond peak. REELS spectra showed that the band gaps of the NiO thin films were 3.80 eV at room temperature, but decreased to 3.56 eV at 400 oC, which are consistent with the optical band gaps estimated by UV-spectrometer. The optical spectra showed that the transmittance of NiO thin films in the visible light region was about 75 %, but deteriorated to about 40 % on NiO thin film annealed at 400 oC due to the existence of Ni0. The annealing process plays a crucial role in improving electrical properties of NiO thin films.
