As complementary metal-oxide-semiconductor (CMOS) technology has been developed by continuous scaling, MOSFETs in CMOS technology has suffered from threshold voltage (VTH) variation induced by mainly three sources [i.e., random dopant fluctuation (RDF), work function variation (WFV), and line-edge-roughness (LER)]. The VTH variation caused by random variation is responsible for the increasing leakage current due to the improperly scaled supply voltage (VDD). In order to address the problem, this study analyzes one of the main sources of random variation, LER, systematically and suggests the alternative way to alleviate the LER-induced VTH variation. On the other hand, the electrons in MOSFETs go through scattering because they move through the channel based on a solid-state material. The scattering mechanism can be one of the limitation on operating frequency; conventional MOSFETs cannot operate in high frequency (i.e., from a few hundreds of gigahertz to a few terahertz). In this thesis, a new type of vacuum-channel transistor, of which channel is void and cathode is made of CNTs, is proposed via simulations to overcome the problem. It is confirmed that the proposed device has the similar characteristics to the conventional MOSFETs with short-channel effects. Moreover, the device can operate without any degradation when the anode bias is almost the same as the gate bias.
