ZnO 박막의 전기적 특성을 향상시키기 위하여 Ga dopant를 첨가하였으며 undoped 및 Ga-doped ZnO 박막에 electron beam 처리를 하여 공정을 진행하였다. 제작된 ZnO 박막을 적용한 태양전지의 구조는 다음과 같이 Al/Si(p)/Si(n)/ZnO/Ag로 제작되었다. 박막의 결정성은 X-ray diffraction (XRD)을 통하여 분석되었으며, 박막의 광학적 특성은 UV-Vis spectroscopy 기기를 이용하여 측정하였고 Hall measurement 기기를 이용하여 ZnO 박막의 전기적 특성을 측정하였다. Quasi-steady-state photoconductance (QSSPC)는 제작된 태양전지의 carrier lifetime을 측정하는데 사용되었으며, 태양전지의 효율은 solar simulator를 통하여 평가되었다. 본 연구로 제작된 모든 조건의 ZnO 박막은 가시광 영역에서 90 %를 상회하는 광투과율을 보였으며 Ga-doped ZnO 박막은 undoped ZnO 박막에 비하여 우수한 전기적 특성을 보였다. 0.5 mol% Ga-doped ZnO 박막에 electron beam treatment 공정을 진행한 경우, 밴드갭 에너지가 증가하였으며 undoped ZnO 박막의 경우에 비하여 resistivity가 약 900배 감소함을 확인할 수 있었다. 제작된 태양전지는 Ga dopant가 첨가됨에 따라 current density (Jsc) 및 fill factor (FF)가 증가하였고 이로 인하여 효율이 향상되는 경향을 보였다. Electron beam treated ZnO 박막을 적용한 태양전지의 경우는 electron beam treatment를 처리하지 않은 조건에 비하여 효율이 증가함을 보였으며 Jsc 및 FF의 증가도 함께 확인할 수 있었다. 결론적으로 Ga 도핑 및 electron beam treatment 기술을 적용한 ZnO 박막 조건의 경우에는 두 기술을 적용하지 않은 ZnO 조건과 비교하였을 때 1.235 %의 효율증가를 확인할 수 있었다.

In general, ZnO thin films show improvement of electrical properties with high temperature annealing, but the annealing process accompanies long process time and high manufacturing cost. Meanwhile, electron beam treatment can improve electrical properties of ZnO thin film with a short process time at room temperature. In the present study, ZnO thin films prepared by sol-gel spin coating method followed by electron beam treatment were adapted to solar cell: Al/Si(p)/Si(n)/ZnO/Al structure. The optical properties of ZnO films were investigated by UV-visible spectroscopy. X-ray Diffraction (XRD) was used to measure structural of ZnO films. In addition, the electrical properties of ZnO thin films including Hall concentration, mobility and resistivity were evaluated by Hall measurement. The minority carrier lifetime was measured by the quasi-steady-state photoconductance (QSSPC). The performances of the solar cells were measured by using a potentiostat and solar simulator. The UV-Vis spectra showed that all of the films had transmittances of over 80%. When Ga was doped into the ZnO film, the electrical resistivity decreased because of the increase in carrier concentration. After electron beam treatment was performed on the Ga-doped ZnO film, the band gap energy increased and the resistivity significantly decreased due to the increases of the carrier concentration and mobility. By combining Ga doping and electron beam treatment, the resistivity of the ZnO thin film was reduced by a factor of nine hundred. The cell efficiency of Si thin film solar cell was improved with the addition of Ga dopant in ZnO thin film because of increased current density (Jsc) fill factor (FF). Introduction of electron beam on ZnO layer-coated Si solar cell increased the cell efficiency with increases in Jsc and FF. The Si thin film solar cell deposited by Ga-doped and electron beam treated ZnO film represented improved cell efficiency by 1.235 %, reaching 11.601 %.
