Recently, low dielectric, high thermal conducting polyimides that are used FCCL for key material become more important because of heat density increasing due to the device integration of electronic components. Also, in the case of polymer composites made by adding plenty of thermal conductive filler have been pointed out the flaw about processing and mechanical property decline of product. Regarding this, in this study, we undertook research for low dielectric high thermal conducting polyimides. Firstly, we chose polyimide based on 6FDA/ODA system that have low dielectric constant as matrix, and added a small quantity of Boron Nitride(BN) that have anisotropic thermal conductivity as filler. Thermal conductivity is highly dependant on the orientation of thermal conductive fillers. In order to control the orientation of BN in polymer matrix, we selected stretching method to align BN plate. During stretching process, poly(amicacid) precursor films which contains BN plate is continually stretched in one direction followed by thermal imidization of stretched films. As experimental results, in the case of low filler content polyimide composite films, for example 3 wt% films, it is hard to observe improved thermal conductivity. However, in comparison with 10 wt% filler content polyimides, we can confirm the effect. In the case of 100 % stretching polyimide film manufactured by adding 8um size boron nitride 10 wt%, its thermal conductivity is 0.714 W/m·K. When it compares with 6FDA/ODA polyimide film which is not included Boron Nitride, its thermal conductivity is 0.243 W/m·K, and we ascertain 193.8 % improved effect. It is expected that stretching PI/BN composites to be utilized FCCL for reducing heat density of electronic components.
