최근 실리콘 나노구조는 빠른 전자 이송속도, 높은 빛 흡수율, 높은 표면적/부피비, 가변이 가능한 띠 간격 에너지 등과 같은 그의 독특한 물리적 특성 때문에 많은 관심을 받고 있다. 이러한 실리콘 나노구조의 장점을 이용하여, 실리콘 나노구조는 태양전지, LED, 전자소자, 화학-, 바이오-센서 등 미래소자의 기반소재로 사용되고 있다. 이러한 응용을 위해서는 무엇보다도 실리콘 나노구조의 잘 정의된 표면상태, 결정방향, 균일한 길이, 직경, 위치을 구현하는 것이 중요하다. 이러한 목표를 달성하기 위하여 탑다운, 버텀업과 같은 방식을 통해 실리콘 나노구조를 제작하려는 많은 노력이 이루어져왔다. 그 중에서도 탑다운 방법 중 가장 유명한 방법으로 금속을 촉매로한 식각 (metal-assisted chemical etching, MaCE)은 실리콘 나노선, 다공성 실리콘을 제작하는데 많이 이용되었다. 본인의 이전 연구에 의하면, 금 메사구조를 촉매로 사용한 실리콘의 MaCE를 통하여 균일한 직경, 길이, 정렬된 위치, 조절된 결정방향, 표면구조를 갖는 실리콘 나노선을 성공적으로 제작할 수 있었다. 더 나아가서 지그재그 실리콘 나노선과 다공성 마디가 삽입된 실리콘 나노선 또한 제작할 수 있었다. 이러한 밝은 성과에도 불구하고 기존의 MaCE는 오직 귀금속만을 촉매로 사용해야한다. 귀금속은 매우 비쌀뿐만 아니라, MaCE후에 남은 귀금속을 제거하기 위해서는 청산가리와 같은 맹독성 물질, 또는 질산, 왕수와 같은 강한 산성물질을 사용해야만 한다. 그리하여, 학위논문의 첫 챕터에서는 그래핀의 강한 내화학성, 높은 전기음성도, 우수한 물리적 특성 및 지구에 풍부한 자원인 점을 장점으로 하여, 그래핀을 MaCE의 촉매로 이용하는 새로운 연구를 제안한다. 그래핀은 양극 산화된 알루미늄 박막을 사용하여 패턴되었다. 그리고 준비한 그래핀 메사구조는 그래핀을 촉매로한 화학적 식각의 촉매로 응용이 되었다. 그래핀 메사구조/실리콘 기판을 다양한 조성의 불산과 과산화수소의 혼합액에 담그면, 그 결과로 수직 실리콘 나노선 배열과 다공성 실리콘을 제작할 수 있다.
두번째 챕터에서는 그래핀/실리콘 나노선의 융복합을 통한 수직 쇼트키 정션의 구현과 그를 이용한 센서로의 응용을 보여준다. 그래핀과 실리콘 나노선의 수직접합을 위해서 화학기상증착법 (chemical-vapor-deposition, CVD)로 제작한 대면적 그래핀을 높이가 균일한 수직 정렬된 실리콘 나노선 배열 위에 전사하고, 금 박막을 그래핀위에 증착하여 균일한 상부전극을 제작하였다. 그리고 실리콘 기판의 뒷면에는 은을 증착하여 하부전극을 형성하였다. 제작한 소자의 전류-전압 곡선은 전형적인 쇼트키 다이오드의 모습을 보였다. 이를 분자센서로 응용하기 위해서, 그래핀/실리콘 나노선 수직 다이오드의 정방향 전류특성을 측정하며, 소자에 다양한 가스를 분사하였다. 산소를 분사하였을 경우, 전류는 약 37 % 증가하였으며, 반대로 수소를 분사하였을 경우 전류는 약 1280 % 감소하였다. 이러한 현상은 표면도핑 현상으로 잘 설명할 수 있다. 실리콘 나노선에 흡착된 가스는 실리콘 나노선의 운송자 (전자 또는 정공)의 농도에 영향을 주고, 이는 실리콘 나노선 표면의 전기적 특성에 변화를 준다. 실리콘 나노선은 매우 얇은 두께를 가지고 있어서 나노선 표면의 특성은 나노선 중앙부의 특성에까지 영향을 미쳐, 전체적인 실리콘 나노선 특성이 변하게 된다.
이와 비슷하게, 그래핀/실리콘 나노선을 사용하여 매우 민감하고 선택적으로 외가닥 DNA를 검출할 수 있는 바이오센서를 제작하였다. 바이오 센서의 특성을 평가하기 위하여 각기 다른 세가지 DNA를 준비하였다. 첫번째는 primer-DNA로 실리콘 나노선의 표면에 첫번째로 흡착되어 염기서열이 동일한 DNA만을 선택적으로 흡착하는 DNA억셉터로써 작용할 DNA며, 두번째는 target-DNA로 primer-DNA의 염기서열과 동일한 염기서열을 가지고 있는 DNA다. 마지막으로는 dummy-DNA로 primer-DNA와 전혀 다른 염기서열을 가지고 있어 primer-DNA와는 결합할 수 없는 DNA다. 실리콘 나노선의 표면에 3-APTES와 글루타르알데하이드를 흡착시켜 실리콘 나노선의 표면에만 선택적으로 DNA가 흡착이 되도록 한 후, 그래핀을 실리콘 나노선의 머리위에 전사한다. 그리고 primer-DNA용액을 소자에 뿌려 실리콘 나노선의 표면에 전체적으로 primer-DNA가 붙도록 한다. 그 다음, target-과 dummy-DNA용액을 각각 소자에 뿌리고 소자의 전기적 신호변화를 관찰한다. 오직 target-DNA용액을 뿌렸을 때만 DNA의 농도에 따라서 점차적으로 소자에 흐르는 전류가 증가하는데, 이는 target-DNA만이 실리콘 나노선 표면에 존재하는 primer-DNA와 결합할 수 있기 때문이다. 반면에 dummy-DNA용액을 뿌렸을 경우는 경향성 있는 중요한 전류의 변화가 보이지 않는다. 이러한 선택적으로 DNA를 검출하는 특성 역시 표면도핑효과로 설명이 가능하다. Recently, silicon nanostructures have attracted much attention due to their excellence in electrical-transport speed, light absorption, surface/volume ratio, band-gap engineering, and others. Taking these advantages, Si nanostructures have been utilized as a building block for various kinds of devices such as photovoltaic cells, light-emitting-diodes, electronic devices, and chemical-/bio-sensors. For these applications, it is very important to obtain Si nanostructures with well-defined surface states, crystallographic/regular orientations, and uniform length/diameter. A lot of efforts have been made to fabricate Si nanostructures by using top-down and bottom-up methods. Among them, metal-assisted chemical etching (MaCE) as one of the promising top-down approaches has been utilized to fabricate Si nanowires (Si NWs) and porous Si (PSi). In my previous studies, MaCE of Si using gold meshes as catalyst was successfully conducted for fabricating Si NWs with uniform diameters/lengths, aligned positions, and controlled crystallographic orientations/morphologies. The zigzag and porous-segments-embedded Si NWs was also shown to be well fabricated by MaCE. Despite these promising results, conventional MaCE still has a drawback in that it should use only noble metals for the etching catalyst. Noble metals are expensive, and it is difficult to remove them during the etching process. In conventional MaCE, strong acids such as nitric acid or aqua regia have to be employed to remove residual noble metals after the etching process. In this regard, in the first part of this thesis, taking advantages of excellent properties of graphene, such as chemical inertness, high electronegativity, and Earth abundance, I propose a new design to employ graphene instead of metal as an etching catalyst in MaCE. Graphene is patterned into be a mesh structure by using thin anodic aluminum oxide templates. Then prepared graphene mesh is utilized as a catalyst for graphene-assisted chemical etching (GaCE). Graphene mesh/Si substrates are immersed into the mixture solution of hydrofluoric acid and hydrogen peroxide with various ratio, resulting in the fabrication of vertical Si NW arrays with their surface solid or porous.
In the second part, the graphene/Si NWs hybrids proves to form vertical Schottky junction, thereby showing sensing properties. To form the vertical junction of graphene and Si NWs, large area chemical-vapor-deposition (CVD) graphene is transferred onto vertical Si NW arrays with a regular height, subsequently a gold thin film is deposited on graphene to form the uniform top electrode. Then a silver bottom electrode is formed on the backside of Si wafer. The I-V curve of prepared device shows the typical Schottky diode behavior. For the application to molecular sensors, the electrical transport property of graphene/Si NWs vertical diode is measured on the forward bias with specific gas flowing. When the oxygen gas is applied to the device, the current is enhanced to almost 37 %. On the other hand, the current of device is depressed to almost 1280 % with applying hydrogen gas. These phenomena can be understood by the surface doping. The adsorbed gases can extract or donate carriers (electrons or holes) into the Si NW, then the electrical property of Si NW is generally changed. The change of surface property of Si NW can influence the core property of Si NW because of the small diameter of Si NW.
The graphene/Si NWs diode also acts as a bio sensor for selectively and precisely detecting single-stranded (ss) DNAs. The three kinds of DNAs are employed to characterize the bio sensing properties. The primer ss-DNAs are utilized as an acceptor for specific DNAs that have the same nucleotide sequence. The target ss-DNAs have the complementary nucleotide sequence with that of primer ss-DNAs, which makes possible two ss-DNAs are combined each other. However, the dummy ss-DNAs with incompatible nucleotide sequence with that of primer-DNAs cannot be hybridized with primer DNAs. To utilize these properties of DNAs, the primer DNAs as acceptors are firstly decorated onto the surface of Si NWs. The surface of Si NWs is modified with 3-APTES and glutaraldehyde, and subsequently graphene is transferred onto the top of surface-modified Si NWs. Then the primer DNA-solution is dropped on the device, resulting in the Si NWs are coated with primer DNAs. Next, the target- and dummy-DNA-solution are dropped on the device. The electrical property of device is significantly changed when only target DNA-solution is dropped because the only target DNAs can be combined to the surface of Si NWs. On the other hand, there is no significant changes of electrical property when dummy DNA-solution is dropped on the device. The selective DNA-sensing properties also can be explained by the surface doping effect. When DNAs are successfully adsorbed, the DNAs that is one of the acidic species extract electrons from Si NWs, resulting in the surface doping effect on Si NW-based devices.
Finally, the graphene/PSi vertical-junction diode is shown to act as a photodetector (PD). PSi is utilized as a superior building block for optoelectronic devices because of its unique properties such as high surface to volume ratio and strong light absorption. I demonstrate the near-ultraviolet (UV)-sensitive graphene/PSi PDs prepared by employing graphene and PSi as carrier collecting- and photo-activation-layers, respectively. Taking advantage of enlarged energy-band gap and high strong absorption of PSi, the responsivity (Ri) and quantum efficiency (QE) are remarkably enhanced in the near-UV range. The performances of PDs are investigated systemically for controlled porosities of PSi, varied by changing the electroless deposition time (td) of silver nanoparticles as the catalyst of Si etching. Largest gain, the maximal Ri, and QE is obtained at td = 3 s in the near UV range, which is caused by the clear graphene/PSi junction states, as characterized by atomic- and electrostatic-force microscopic investigations. Shortest response is ∼10 times faster compared to previous graphene/bulk Si PDs. These and other novel PD properties are governed by typical transport of charge carriers at the graphene/PSi Schottky junctions, based on bias-dependent variations of the band profiles, resulting in unique dark- and photocurrent behaviors.

The target ss-DNAs have the complementary nucleotide sequence with that of primer ss-DNAs, which makes possible two ss-DNAs are combined each other. However, the dummy ss-DNAs with incompatible nucleotide sequence with that of primer-DNAs cannot be hybridized with primer DNAs. To utilize these properties of DNAs, the primer DNAs as acceptors are firstly decorated onto the surface of Si NWs. The surface of Si NWs is modified with 3-APTES and glutaraldehyde, and subsequently graphene is transferred onto the top of surface-modified Si NWs. Then the primer DNA-solution is dropped on the device, resulting in the Si NWs are coated with primer DNAs. Next, the target- and dummy-DNA-solution are dropped on the device. The electrical property of device is significantly changed when only target DNA-solution is dropped because the only target DNAs can be combined to the surface of Si NWs. On the other hand, there is no significant changes of electrical property when dummy DNA-solution is dropped on the device. The selective DNA-sensing properties also can be explained by the surface doping effect. When DNAs are successfully adsorbed, the DNAs that is one of the acidic species extract electrons from Si NWs, resulting in the surface doping effect on Si NW-based devices.
Finally, the graphene/PSi vertical-junction diode is shown to act as a photodetector (PD). PSi is utilized as a superior building block for optoelectronic devices because of its unique properties such as high surface to volume ratio and strong light absorption. I demonstrate the near-ultraviolet (UV)-sensitive graphene/PSi PDs prepared by employing graphene and PSi as carrier collecting- and photo-activation-layers, respectively. Taking advantage of enlarged energy-band gap and high strong absorption of PSi, the responsivity (Ri) and quantum efficiency (QE) are remarkably enhanced in the near-UV range. The performances of PDs are investigated systemically for controlled porosities of PSi, varied by changing the electroless deposition time (td) of silver nanoparticles as the catalyst of Si etching. Largest gain, the maximal Ri, and QE is obtained at td = 3 s in the near UV range, which is caused by the clear graphene/PSi junction states, as characterized by atomic- and electrostatic-force microscopic investigations. Shortest response is ∼10 times faster compared to previous graphene/bulk Si PDs. These and other novel PD properties are governed by typical transport of charge carriers at the graphene/PSi Schottky junctions, based on bias-dependent variations of the band profiles, resulting in unique dark- and photocurrent behaviors.
