Measurements of the plasma etch rates of single-crystal silicon were carried out as a function of crystal orientation and surface condition on the Si (100) and Si (111) planes. The results are summarized as follows. (a) It was observed that the crystal lattice orientation resulted in a lower etch rate than in the oriented silicon-single crystal. The dependence of the silicon etch rate on the crystal orientation is derived from differences in the local neighborhood of the exposed surface atoms (e.g., number of neighbors, dangling bond, and surface bonds). (b) The damage layer generated by each machining process (i.e., slicing, grinding, lapping, and polishing) has effects on the plasma erosion rate. The as-polished surface, which has the least depth of damage, exhibited the lowest plasma erosion rate. It is recommended to finish silicon parts by polishing. (c) Exposure to plasma leads to a smoother surface in both Si (100) and Si (111) orientations. The anisotropic result for both plasma and wet-etching is due to different atomic densities on the Si (100) and Si (111) planes, and different bonding situations of atoms located near the surface. The silicon atom possesses four valence electrons and therefore requires four bonds. Silicon atoms on the (111) plane are bonded to three atoms beneath the plane, one above the plane. Silicon atoms on the (100) plane are bonded to two atoms beneath and two atoms above the plane.
