In this study, analyzed the semiconductor characteristics of two-dimensional (2D) structures of reduced graphene oxide (rGO) and their application fields of memory device (Capacitor), thin film transistor (TFT), memory thin film transistor (memory TFT), and biosensor. In recent years, silicon devices are limited in their prospects that they will someday face the end of integrated technology and implement high-end characteristics to meet the needs of industrial customers. Therefore, as the dimension between the two electrodes (source and drain) on the side of the electronic device is narrowed, it is required to cope with the demand using other new materials. Since the year of 2004, when Dr. Geim and Novoselov discovered graphene`s electronic property, research on the two-dimensional structure of materials has been steadily progressing due to the simplicity of graphene, which has come to the world through the study. The graphene has a two-dimensional structure, which has several tens to several thousand times superior in the physical and chemical properties of the material to conventional materials. The graphene is a material that has the characteristics of a zero band-gap. In addition, it is difficult to reproduce by mechanical method to form in large area. First, in order to achieve its mass-production, it could be synthesized in a solution state by a chemical method, which could be used as a semiconductor material. Second, in order to apply the characteristics of the graphene to a wider range, a further research on insulator layer has been carried out. Film formation of hafnium oxide (HfO2) and octamethylcyclotetrasiloxane (OMTS) having high dielectric constant (k) were accomplished and analyzed for their properties as an insulator. The method was also more stable through the solution process than the use of toxic gas during film formation. Third, application to biosensor was examined using the characteristics of reduced graphene oxide (rGO) in terms of edge chemical binding part and high charge mobility of the reduced graphene. Antibodies were bound to the surface of the reduced graphene oxide using a chemical conjugation method, and the antigen was finally bound to confirm the characteristics as a chemiresistive biosensor. The target molecule of cortisol was a stress hormone for the biosensor. Usually, the cortisol responds sensitively to changes of human psychological conditions and it could be also used as a biomaker. After the sensor was constructed detecting the cortisol, the lowest concentration of 1 ng / ml available. In addition, detection ability of 10 pg / ml was confirmed using human salivary sample. Finally, since it is problematic with the graphene having an absence of a saturation region of current flow when increasing the voltage in device, various studies have been conducted but not greatly improved. In this thesis, experiments were carried out with the idea that if the size of the graphene thin film was made into a quantum dot shape, the effect of the graphene edge portion would be lessened. As a result, the point where the equilibrium having saturation region with increasing current in device was accomplished. Overall, studied the charge mobility based on the basic characteristics and the quantum size effect of graphene. And, confirmed the characteristics of the basic electronic device as well as the properties of the biosensor. It is expected future the application of biosensor in the microfluidics format will have be accomplished if the edges of reduced graphene oxide are used later.
