TiO2에 특정 자외선을 조사하게 되면 가전자대 (Valence band)에 있던 전자가 전도대 (Conduction band)로 여기 되고 가전자대에는 전자가 빠짐으로 인해 정공 (Electron hole)이 생성되어 독특한 물리, 화학적 성질을 나타내며, 자가 세척 코팅 그리고 고 굴절률 광학적 코팅, 공기 및 물의 정화를 할 수 있는 광촉매 코팅을 예로 들 수 있다. 이런 TiO2를 증착할 수 있는 방법은 솔-겔 (Sol-gel) 그리고 화학기상증착 (Chemical vapor deposition, CVD), 물리기상증착 (Physical vapor deposition, PVD), 저압 플라즈마 증강 화학기상증착 (Low pressure plasma enhanced CVD) 방법 등이 있지만 오랜 시간의 용액 준비와 고비용의 진공 장비 및 낮은 수율 등으로 인해 최근 들어 대기압 플라즈마 화학기상증착 (Atmospheric pressure plasma chemical vapor deposition, APP-CVD) 방법이 많이 연구 되고 있다. 또한 대기압에서 공정이 이루어지고 있기 때문에 roll-to-roll 및 연속 공정이 가능하며, 기존의 화학기상증착 방법에 비하여 2-3배 정도 빠른 증착률을 보인다. 이러한 연구 추세에 발 맞추어 본 연구에서는 대기압 고주파 (radio frequency, RF) 플라즈마를 이용하여 TiO2 박막의 합성 또는 증착에 관한 연구 내용을 담고 있으며, 플라즈마에 의해 증착된 박막에서 나타나는 표면의 화학적 및 형태학적 변화를 연구하기 위해 플라즈마가 사용되지 않은 일반적인 대기압 화학기상증착법 (Atmospheric pressure chemical vapor deposition, AP-CVD)에 의해 만들어진 박막과 비교 분석하였다. TiO2 증착을 위해 전구체로 Titanium tetraisopropoxide (TTIP)가 사용되었으며, 이는 TTIP 화합물 내에 이미 Ti-O가 있기 때문이다. TiO2 박막 증착 및 분석에 앞서 분광학적 방법으로 기본적인 RF 헬륨 플라즈마의 특성 분석 후 헬륨 플라즈마 안에 반응성 가스인 TTIP와 산소 (O2)를 주입하여 이때 방출되는 플라즈마를 광학적 방출 분광법 (Optical emission spectroscopy, OES)으로 비교 분석 하였다. 기존 화학기상증착법과 달리, 대기압 플라즈마의 가스 온도는 30 도 이하로 저온 증착을 실현할 수 있었다. 플라즈마에 전체의 0.05%의 산소 주입은 TiO2 박막의 탄소 함량을 5% 이하로 줄여 박막 내 Ti의 순도를 높였다. TiO2 박막의 결정성 그리고 성분 분석은 라만 분광법 및 X선 광전자 분광법을 통해 분석되었다. 박막의 두께는 주사전자현미경을 통해 분당 130 nm 증착 가능함이 분석되었고, 이는 플라즈마를 사용하지 않고 증착된 박막과 비교했을 때 2.5배 빠른 증착률을 보였다.

Among the other various applications of the plasmas, thin film deposition is a field that has been recently developed and the use of plasma led to many innovations and numerous interesting functional coatings. For instance, TiO2, a well-known photocatalyst, which can undergo oxidation and reductions reactions upon UV irradiation, is currently being widely studied and deposited under thin film form by plasma methods. Indeed, TiO2 thin films can be used in numerous industrial areas such as high refractive index optical coatings, photocatalytic coatings for air and water purification and self-cleaning surfaces. Various fabrication methods have been investigated to deposit TiO2 thin films. While wet chemistry methods, such as sol gel methods are time taking and generate wastes, the dry methods, e.g. Chemical Vapor Deposition (CVD), Physical Vapor Deposition (PVD), plasma spraying and Plasma Enhanced Chemical Vapor Deposition (PECVD), present numerous advantages, such as one step deposition of thin films. However, those dry techniques are generally performed at low pressure, requiring high running cost for the use of auxiliary vacuum system, and show relatively low deposition rates, which is limiting for an industrial up-scaling. That is why, as an alternative technique, Atmospheric-Pressure Plasma Chemical Vapor Deposition (APP-CVD) has been reported as a promising method for TiO2 thin films deposition due to its many advantages such as no vacuum system requirement, no or few generated wastes (environmentally friendly), high deposition rate, low temperature and easy implementation in in-line processes. In the work detailed in this thesis we focus on the synthesis of TiO2 thin films by APP-CVD. In order to investigate the effect of the plasma on the chemical composition and morphology of plasma deposited thin films, a comparison with thin films produced by an Atmospheric Pressure Chemical Vapor Deposition (AP-CVD) method in which no plasma is used is performed. Therefore, in this work, the use of plasma leads to the development of a scalable atmospheric-pressure deposition method to prepare TiO2 thin films having good adhesion, low carbon concentration with fast deposition rate, i.e. over 100 nm/min, in low gas temperature condition. In order to reach low carbon concentration in the thin films below 5%, the oxygen gas addition is controlled. The deposited layer properties such as morphology, chemical compositions and crystallinity are assessed by Scanning Electron Microscope (SEM), X-ray Photoelectron Spectroscopy (XPS) and Raman spectroscopy, respectively. In addition, the relation between plasma chemistry and TiO2 layer composition is discussed through spectroscopic diagnostics.
