The HfO2 resistive switching memory has been extensively studied. It is known that the cause of resistive switching in the formation and rupture of conductive filaments is made by oxygen vacancy. Therefore, crystalline HfO2 resistance switching memory requires higher forming voltage to form the oxygen vacancies, which may cause hard breakdown of the film. In addition, if the process integration is made to fabricate the resistive switching memory commercially, a selector to prevent leakage current should be required. Furthermore, a selector may cause another problem with the resistive switching characteristics. The narrow voltage window between the threshold voltage of the selector and the set voltage of resistive switching memory may result in a programming error. As such, material study is being carried out to change the resistive switching properties according to newly required characteristics of resistive switching. Changing the internal structure of the resistive switching material can directly affect the switching properties, so various methods such as co-sputtering, ion implantation, thermal and optical diffusion used. In this study, an experiment was conducted based on HfO2 resistive switching memory to determine the effects of internal and external defects in resistive switching memory. Firstly, to control the internal defects, fully fabricated device was annealed at the different ambient and temperature condition. The memory cell was fabricated with the state-of-the-art lithography technology with an active memory cell diameter of 28nm. 1.2-nm-thick HfOx layer was deposited by atomic layer deposition (ALD) on sputter-grown TiN bottom electrode. Ta was adopted as oxygen-related defect reservoir layer on top of HfOx layer. The fabricated devices were post-annealed in both air and vacuum (~10mTorr) from 150℃ to 250℃ for 20min., respectively. Then the switching performances were measured with quasi-static current – voltage (I-V) sweep. It was revealed that the initial resistance of the device was monotonically increased with increasing the temperature of post-annealing in air, while no trend was found between the initial resistances and annealing temperatures in the vacuum-annealed devices. More reliable switching and free-from abnormal switching behavior, such as reset-failure, were observed in the vacuum-annealed device. To examine this annealing effect, DC I-V curves of high resistance state (HRS) was measured by changing the temperature from 290K to 350K. Both I-V curves of HRS in the vacuum-annealed and as-fabricated samples were well fitted with hopping conduction model. According to the fitting result, trap activation energy was increased after vacuum-annealing, which means that defects related to the electron conduction become stable by vacuum-annealing. The reasons of the improved reliability in vacuum-annealed device could be explained by the re-distribution of Vo near the conductive filaments in Ta/HfOx/TiN stack. Secondly, to control the external defects, Al and Ga doping into HfO2 were conducted by atomic layer deposition (ALD). That is, Al- and Ga-doped HfOx films are grown by ALD to change the internal structure of HfO2 film. Tetrakis(ethylmethylamino)hafnium (TEMAH), trimethylaluminum (TMA), and cyclicdimethylamidecomplex (DMG[Ga(NMe2)3]2) are used as Hf, Al, and Ga precursors, respectively, and H2O as oxidant gas. Al-doped HfO2 film was deposited at 250℃, while Ga-doped HfO2 film was deposited at 200℃ to protect thermal decomposition of Ga source. XRD, SEM, AES, and XPS were used to examine the structural and chemical properties of the film. The device having TiN contact-plug with 120-nm-diamenter formed in SiO2 inter-layer is fabricated. Electrical property was measured by semiconductor parameter analyzer (HP-4155, Agilent) and function generator (AFG-3102, Textronix) for DC and AC measurements. Dopant concentration and location were controlled by the ALD cycle ratio and sequence. Through Al doping, pristine resistance and forming voltage of the device were increased with increasing Al cycle ratio. On the other hand, Ga-doped HfO2 device showed reverse switching polarity and different switching characteristics. The cause of this change was confirmed by thin film analysis. It was confirmed that switching characteristics can be changed if there are dopants on the switching interface by changing the location in the top and bottom electrodes. The Al-doped device had similar characteristics as the HfO2 device, because Al(Ox) were uniformly distributed in the switching layer. Whereas, Ga-doped device was largely changed its switching properties by the distribution of Ga close to the switching interface in the top electrode. When the integration of resistive switching memory with a selector device is considered, these results can be utilized to meet the required switching characteristics of the materials, such as switching voltage, resistance, and polarity. Both intrinsic and extrinsic dopants could be effectively control the switching materials by CMOS-compatible methode likewise post-annealing and ALD process.
