Transition metal oxides have been studied for a long time due to their novel properties, yet the physical origin of many attractive properties is not well understood. For example, since Morin’s first discovery in an insulator (monoclinic phase)-metal (rutile phase)-transition (IMT) of vanadium dioxide (VO₂ around 68 ℃ in 1959), many researchers have been examined the mechanism responsible for the IMT. However, there are still unresolved issues in the origin of the phase transition. There are three explanations for IMT mechanism such as electron-lattice interaction (i.e., Peierls transition), electron-electron correlation (i.e., Mott transition) and collaborative Mott-Peierls transition (Mott-assisted Peierls and Peierls-assisted Mott transition). Although the physical origin of IMT is controversial, it is known that IMT characteristics can be controlled by several factors such as oxygen vacancies, epitaxial strain and external doping. In order to understand the phase transition characteristics, the detailed both crystal structure and electronic structure of VO₂ should be investigated thoroughly since the proposed mechanism is related to both crystal structure and electronic structure. To obtain the structural information, rocking scan, asymmetric plane scan, reciprocal spacing mappings, x-ray reflectivity, phi-scan and pole figure were performed in addition to normal ω/2θ x-ray diffraction scan. Various crystal phases of VO2 were also confirmed by Raman spectroscopy. Furthermore, the electronic structure of VO₂ films was examined through x-ray photoelectron spectroscopy for multivalent states (V^(3+), V^(4+), V^(5+)) and a valence band determination, x-ray absorption spectroscopy (XAS) for oxidation state and a conduction band examination. In addition, a hard-XAS used for not only the oxidation state but also a local structure of VO₂ determination. For the samples, three different variables such as deposition temperature, film thickness and hydrogen annealing environment were applied to obtain the desired films. As a result, by varying deposition temperature, I was able to specify the transition mechanism. For a film deposited at the 500 ℃ (e.g., low temperature), a Mott-like transition occurred owing to the in-plane compressive strain resulting in lowering the IMT temperature. For films deposited at an intermediate deposition temperature (600 ℃ and 650 ℃), IMT temperature was the highest because of both relaxed in-plane strain and abundant V^(4+) state. (i.e., collaborative Mott-Peierls transition). The IMT temperature was the lowest one for the film deposited at 720 ℃ because of the formation of oxygen vacancies, indicating a Peierls-like transition. In the second set of films, I was able to demonstrate the direct correlation between the epitaxial strain and the IMT temperature using films with various thicknesses. As a result, the IMT temperature of VO₂ films increased with decreasing the epitaxial strain. The detailed structural studies and DFT calculation confirmed that the π∗ parallel to the apical V-O was shifted to low energy due to the large in-plane compressive strain, resulting in decreasing the IMT temperature. Additional in-situ XRD measurement showed that the structural evolution was similar to the temperature-dependent electrical resistivity of VO₂ films. Lastly, by post-annealing under hydrogen environment, I was able to show the effect of electron doping on the IMT characteristic. Hydrogen annealing caused only volume expansion of VO₂ without structural phase transition from monoclinic to rutile phase, suggesting possibly electron doping even though we cannot eliminate the possibility of hydrogen incorporation. Furthermore, for VO₂ films annealed at hydrogen environments, the V^(4+) state changed to the V^(3+) state and the V 3d level shifted toward the Femi level even though IMT did not occur. These results implied that the change in electronic structure occurred at the monoclinic phase by the electron doping.
