Atomic layer deposition (ALD) is a vacuum deposition method for depositing a thin film with atomic layers via chemisorption. The ALD process is performed at low temperatures, called the ALD temperature window, in order to avoid pyrolysis of precursor molecules and grow the thin film only by chemical adsorption. However, the low growth temperature causes most of the thin films to grow in an amorphous phase or with poor crystallinity. To achieve crystalline Al2O3 thin films, it is required that post-annealing process is performed at a high temperature in the normal ALD process using TMA and water. The formation of an amorphous phase or poor crystallinity is caused by the atoms that are displaced from their original lattice sites. In order to resolve the chemical disorder, the surface species formed by water exposure was additionally reacted to reconstruct the surface by ozone. The surface species on Al2O3 films were in-situ analyzed to identify the effect of ozone by fourier transform infrared spectroscopy (FTIR) and quartz crystal microbalance (QCM). According to the in-situ analyses, formate, carbonate, and methoxy species were even detected after ozone exposure. The presence of the undesired species reveals that unreacted carbonaceous species remained on the surface even after the water exposure.
