MWA에 의해 형성된 Ni silicide film의 특성을 확인하기 위해 four-point probe와 X-ray diffraction (XRD)를 이용하여 sheet resistance와 결정 구조를 평가하였다. Ni silicide Schottky junction 다이오드는 n형과 p형 각각의 실리콘 기판위에 제작되어 Schottky barrier (SB) 높이 및 마이크로파 전력에 따른 정류 특성을 평가하였다. 또한, Excimer laser annealing (ELA) 방식으로 결정화된 다결정 실리콘 기판을 이용하여 SB-TFTs을 제작하고 RTA에 의해 제작된 소자와 비교하였다. MWA는 Ni silicide Schottky junction 다이오드와 ELA Poly-Si 기판에서 제작된SB-TFTs에서는 RTA을 통해 제작된 소자보다 우수한 특성을 나타내는 것을 확인하였다. 제작된 소자의 transfer curve를 통해 각각의 전기적 파라미터를 추출하였으며 전형적인 ambipolar의 특성을 확인하였다. 더 나아가 transfer와 output 특성에서 n영역의 특성이 p영역보다 더 높은 on-current 값을 나타냈다. 또한 CMOS inverter의 특성을 확인하였다.

Among the various metal silicides, Ni silicide, which has attracted much attention in deep sub-micron CMOS devices, may be an alternative contact material because it offers excellent electrical performance even at the nanoscale level. In particular, extensive studies of Ni silicide recently indicate that the advantages of this material are low resistivity, less Si consumption, low thermal budget for formation, and little or no resistivity degradation in narrow lines/gates. In general, RTA has been mainly studied as an annealing method for forming silicide, but due to the vacuum process, the process time is long, the thermal budget is relatively high, and the process cost is high. On the other hand, MWA is a volumetric vheating method using microwave, which directly transfers energy to the specimen, enabling high energy transfer efficiency and selective heating in a short process time. Based on direct transfer of microwave energy, we fabricated an Ni silicide using a microwave annealing (MWA) technology characterized by a high energy transfer efficiency and a low thermal budget. To evaluate Ni silicide films formed by MWA, the sheet resistance and crystal structure was evaluated. A Schottky barrier (SB) thin film transistor (TFT) was fabricated by using an excimer laser annealing (ELA) poly-Si substrate. As a result, ambipolar conduction characteristics were obtained from Ni silicide-based SB-TFTs processed by MWA, and the nMOS operation showed greater drivability than the pMOS operation. In addition, using the bipolar properties, we applied Ni silicide SB-TFTs to the complementary inverter, which showed stable static and dynamic behaviors under DC and pulse stress conditions, respectively.
