최근 DRAM의 밀도가 증가함에 따라 신뢰성 증진을 위한 고용량의 캐패시턴스 재료가 요구되고 있다. 본 연구에서는 다가오는 차세대 1 Gbit DRAM용 고유전율 박막 캐패시터 재료로서 유전특성이 우수한 Zr:Ti 조성비가 52:48인 PZT박막을 솔-젤법에 의해 ITO/Glass 또는 Pt/Ti/SiO?/Si 기판위에 1200∼2500Å의 두께로 제조하고자 하였으며, 1단계 연구에서는 '킬레이팅 에이전트를 이용한 안정화 PZT 솔의 합성 및 박막의 제조', 2단계 연구에서는 'PZT박막의 치밀화 및 결정화에 미치는 촉매의 영향', 3단계 연구에서는 '급속열처리방법이 PZT박막의 미세구조 및 유전특성에 미치는 영향'을 검토하였으며, 최종적으로 4단계 연구에서는 'Pt기판위에 제조한 PZT박막의 특성'에 대하여 조사하였다. FT-IR 분석을 통해 Zr 및 Ti 알콕사이드가 EAcAc에 의하여 킬레이션되어 metal complex가 형성되는 것을 확인할 수 있었으며, 킬레이션에 의해 대기중에서 안정한 코팅용 PZT 솔을 제조할 수 있었다. 촉매첨가에 의해 제조된 안정한 PZT 솔의 pH영역은 5.2∼9.3이었으며, 산성촉매(질산)의 첨가는 가수분해를 가속하여 highly branched 구조, 염기성촉매(암모니아수)를 첨가하였을 경우에는 long-chain 구조의 솔이 형성되었다. 촉매첨가에 따른 박막의 치밀화 거동에는 차이가 없었으며, 540℃에서 부터 페로프스카이트상으로의 전이가 나타나기 사작하였으며 열처리온도가 높아질수록 전이가 효과적으로 진행되었다. R-I 방법으로 열처리시 하층에 형성된 페로프스카이드상위에서 우선적으로 핵생성이 진행되는 것으로 보아 파이로클로로/페로프스카이트 전이는 기판에 의존성을 갖는 interface-controlled 과정임을 확인할 수 있었으며, 열처리공정의 변화를 통하여 박막의 미세구조 조절이 가능하였다. 급속열처리에 의해 제조한 2500Å PZT 박막의 열처리방법에 따른 유전특성의 차이는 없었으며, 페로프스카이트상 분율의 증가에 의해 유전특성이 향상되었다. ITO/Glass기판을 사용하여 R-I의 방법으로 620℃에서 제조한 박막의 1㎑에서의 유전율은 256이었으며, 잔류분극(Pr) 및 항전계(Ec)는 각각 14.4 μC/㎠ 및 64kV/㎝이었다. 그러나 급속열처리시 중간열처리온도를 400℃에서 370℃로 낮춤으로써 660℃에서 페로프스카이트 단일상을 형성할 수 있었으며, Pt/Ti/SiO?/Si기판을 사용하여 R-II방법으로 680℃에서 열처리하여 제조한 2500Å 두께의 PZT박막은 1㎑에서 유전율이 약 700이었으며, 잔류분극(Pr) 및 항전계(Ec)는 각각 26μC/㎠ 및 54kV/㎝ 이었다.

Recently, high capacitance material is needed for improvement of reliability as the density of DRAM is increased. In this study, Sol-Gel derived 1200∼2500Å PZT(lead zirconate titanate) film having composition of 52:48(Zr:Ti) was to be fabricated on ITO/Glass or Pt/Ti/SiO?/Si substrate as a candidate of thin film capacitor for expecting 1 Gbit DRAM. The first topic of this study is 'Synthesis of stable PZT sol using chelating agent and preparation of its thin film'. The second is 'Effect of catalysts on densification and crystallization fo PZT thin film'. The third is 'Effect of rapid thermal annealing on microstructures and dielectric properties'. Finally, research on 'Characteristics of PZT thin film fabricated on platinized Pt substrate' was carried out. The formation of metal complex chelated with ethylacetoacetate(EAcAc) was confirmed by FT-IR spectra and stable PZT sol for coating process could be synthesized by chelation under atmospheric environment. Measured pH for stable PZT sol was 5.2∼9.3. In the case of acid-catalyzed PZT sol, highly branched PZT sol was formed by accelerating the hydrolysis reaction. But long chain PZT sol for base-catalyzed condition was formed. The difference of densification behavior was not found in the pH range of added catalyst. As the annealing temperature was increased, the transition from pyrochlore to perovskite phase occured at 540℃ and base-catalyzed PZT thin film was suppressed to form pyrochlore phase and proceeded effectively to convert the perovskite phase, which was due to formation of long chain molecular structure by means of controlling the hydrolysis and condensation reation through adding the ammonium hydroxide. Considering the preferential nucleation on perovskite phase preexisted in the lower layer by heat-treatment using R-I method, it is evident that phase transition from pyrochlore to perovskite is dependent on substrate, namely, interface-controlled process. So, it was possible to control the microstructure of thin films. There was no distinguishable difference in dielectric properties of PZT thin films between R-I and R-II methods. But dielectric properties were enhanced by increasing perovskite phase fraction with increasing annealing temperature. Measured dielectric constant of PZT thin film on ITO/Glass substrate annelaed at 620℃ using R-I method was 256 at 1㎑. Its remanent polarization(Pr) and coercive field(Ec) were 14.4 μC/㎠ and 64kV/㎝ respectively. Single perovskite phase, however, could be obtained at 660℃ by changing the intermediate annealing temperature from 400℃ to 370℃. Dielectric constant of 2500Å PZT film on Pt/Ti/SiO?/Si substrate heat-treated at 680℃ using R-II was about 700 at 1㎑ and its remanent polarization and coercive field were 26 μC/㎠ and 54 kV/㎝, respectively.
