연구의 목적 및 내용
본 연구는 표준 포토리소그래피 (standard photolithography) 장치 (예, mask aligner)만을 사용하여 마이크로 크기를 갖는 다양한 패턴을 제작하고 등방성 응력을 가함으로써, 다양한 크랙을 발생 시키고, 이의 전파 및 중단을 제어하여 크랙 기반 나노 패터닝을 가능하게 하는 새로운 개념의 일괄공정기술인 “크랙-포토리소그래피(Crack-photolighography)” 기술을 개발하는 것이다. 대면적 멀티스케일 (마이크로·나노) 3차원 구조체(몰더)를 대량 생산할 수 있는 “크랙-포
연구의 목적 및 내용
본 연구는 표준 포토리소그래피 (standard photolithography) 장치 (예, mask aligner)만을 사용하여 마이크로 크기를 갖는 다양한 패턴을 제작하고 등방성 응력을 가함으로써, 다양한 크랙을 발생 시키고, 이의 전파 및 중단을 제어하여 크랙 기반 나노 패터닝을 가능하게 하는 새로운 개념의 일괄공정기술인 “크랙-포토리소그래피(Crack-photolighography)” 기술을 개발하는 것이다. 대면적 멀티스케일 (마이크로·나노) 3차원 구조체(몰더)를 대량 생산할 수 있는 “크랙-포토리소그래피” 기술 확립을 목표로 하여, 소프트-리소그래피(soft-lithography) 기술에 핵심이 되는 다차원 몰더를 저가의 비용으로 제작함으로써 기존의 고비용, 비효율적, 시간·노동집약적인 전통적 나노공정기술 및 나노 패턴의 방향, 크기, 패턴 형성 면적 등이 제한적인 비전통적 나노공정기술을 혁신적으로 대체하는 산업적, 기술적, 학문적 성과를 달성하는 것을 최종 목표로 한다.
본 연구는 3차년으로 구성되며, 연차별 연구 목표와 세부 연구 내용은 아래와 같다.
○ 1차년도: 표준 포토리소그래피 공정만을 이용하여 감광수지에 크랙을 발생시키고, 이의 생성·전파·중단을 제어할 수 있는 메커니즘을 개발하여 “크랙-포토리소그래피“ 기반 나노 패터닝 공정 기술을 개발함
○ 2차년도: 마이크로패턴의 설계 및 감광수지 물성치의 광학적 제어법을 통하여 대면적 나노 크랙을 형성하고, 이를 이용하여 멀티스케일 (마이크로·나노) 3차원 구조체를 단일공정으로 동시 제작할 수 있는 일괄처리기반 “크랙-포토리소그래피” 나노공정 기술 확립함
○ 3차년도: 마이크로·나노 복합 3차원 구조체를 소프트리소그래피(soft-lithography)용 몰더로 사용하여 대면적 마이크로·나노·바이오장치의 대량 생산을 가능하게 하는 일괄공정기술로 활용 (기존의 나노 공정 기술로는 불가한 제조 공정 기술 개발)
연구결과
○ 1차년도: 비전통적 나노공정기법으로서 새로운 일괄 공정 기술의 메커니즘을 확립함. 포토리소그래피의 주요 변수인 노광 조건, 노광후 열처리 조건, 현상 시간 등을 크랙의 원하는 깊이, 길이, 폭에 맞춘 공정 조건을 확립하였음.
○ 2차년도: 응력집중을 위한 마이크로패턴의 설계 조건 및 감광수지 경도밀도의 부분적 제어법을 확립하였고, 이를 이용하여 대면적에 걸쳐서 일괄공정으로 다양한 크기의 마이크로·나노 복합 구조체의 형성이 가능함을 보임. 특히 산업용 수준의 대면적 기판에서 전통적 나노공정기법인 전자빔리소그래피 방식 대비 수십배에 달하는 더 빠른 속도로 제작이 가능함.
○ 3차년도: 2차년도에 개발된 마이크로·나노 복합구조물 패턴의 전사기술을 활용하여 소프트리소 그래피 기반 미세유체 장치를 개발함. 이러한 마이크로·나노 미세유체장치를 이용하여 고분해능 및 병렬 자동처리가 가능한 바이오리액터와 습윤기반의 나노플루이딕 요소장치를 개발함.
연구결과의 활용계획
○ 산업적 경제적 활용방안
본 연구는 표준 포토리소그래피 장치만을 사용하여 나노 패터닝을 가능하게 하는 혁신적인 나노 공정 기술 개발로 고가의 나노 공정 장비를 사용하는데 소요되는 시간과 비용을 크게 절감 할 수 있는 연구로, 기술적 산업적 활용도가 큰 연구라 사료됨.
마이크로/나노/바이오 장치개발에 핵심적인 나노공극 멤브레인을 나노 패터닝으로 대체하여 저가의 일괄공정으로 대면적 멀티스케일 장치를 대량 생산 가능함
○ 향후 활용계획
앞서 개발된 마이크로·나노 복합구조 유체장치를 이용한 바이오센서 및 나노센서 등의 기능성 장치를 개발할 예정임. 또한 확보된 “크랙-포토리소그래피” 공정기술의 추가적인 연구 및 개발을 통하여 단일면적 내에 고집적의 나노크랙의 형성이 가능한 “벌크-크랙리소그래피” 공정기술을 개발함으로써 기존의 나노구조물 제작공정에서 진일보한 새로운 공정기술을 소개하려 함. 이러한 향후 활용 계획을 바탕으로 후속연구과제에 선정되었으며 현재 관련 연구가 진행중임.

Purpose & contents
This work aims to develop an innovative cracking-assisted nanofabrication technique that relies only on a standard photolithography process. This novel technique produces well-controlled nanopatterns in any desired shape and in a variety of geometric dimensions, over large areas and with a high-throughput. Also, this work will show that mixed-scale patterns can be used as master moulds for replicating numerous nanofluidic devices via soft lithography.
This research work is divided into three steps.
• 1st year: Cracks are generated on the photoresist using standard photolithography. Major process parameter and condition are established to control cracks precisely.
• 2nd year: Production of cracks can be controlled by design of micropattern and material property. To apply it multi-scale micro-/nanochannel based on batch process, fabrication conditions are established.
• 3rd year: For soft lithography based application, multi-scale molds are fabricated using crack-photolithography. In addition, various biochemical applications on a chip will be demonstrated using the hybrid-scale micro-/nanofluidic devices developed using the crack-photolithography.
Result
Crack-photolithography technique facilitates the fabrication of multi-scale micro/-nanopatterns on a large-scale and in a batch process and high-throughput manner. It was also proved that the technique makes it possible to produce various micro-/nanofluidic devices only using standard photolithography based microfabrication process without any additional nanolithography processes and equipment. We optimized microfabrication conditions such as exposure energy, post exposure baking, development time, and baking temperatures and established the process in a batch fabrication fashion. By modulating concentrated tensile stresses and material properties, depending on the design of notch structures, it was possible to control and produce various cracks in a versatile manner, showing tremendous potentials for a wide range of crack-based, mixed-scale micro-/nanofluidic devices
Expected Contribution
The proposed technique is considered as the simplest and most controllable methodology among the unconventional micro-/nanofabrication techniques, and presents many advantages such as cost reduction, time optimization, suitability for large areas and simultaneous production of micropatterns and nanopatterns. As an academic achievement, crack-assisted nanofabrication technique opens a new chapter of fabrication technique to overcome the limitation of the conventional fabrication techniques. It is also expected that the techniques will replace conventional nanofabrication technique because of its many capabilities such as high-throughput, large-area, mixed-scale, and batch fabrication process that has never been shown in the past.
