Au/Pd/p-GaN 구조는 열처리 시간에 따른 I-V 측정으로부터 증착 직후 가장 낮은 전체 저항값을 보였다. 하지만 최소 접촉 저항은 300℃ 30초 열처리 후 3.5×10^(-2)Ω㎠ 였다. 300℃에서 열처리한 후 접촉 저항이 감소하는 것은 p-GaN 표면에 잔류하는 산소가 300℃의 온도에서 Pd에 의해 흡수됨에 따라 Pd/GaN의 intimate 접촉이 형성되었기 때문으로 판단된다. 본 연구에서 얻은 접촉 저항 값이 기존 연구에 비하여 다소 높은 이유는 p형 GaN의 doping 농도의 차이에 기인한다. 900℃ 열처리 후에는 전기적 특성이 급격히 나빠졌으며 이는 Au가 기판쪽으로 지나치게 확산해 들어가 오믹 구조를 파괴하였기 때문임을 Auger depth profile 분석을 통하여 확인하였다.
