III-V 화합물 반도체인 GaN는 그 상온에서 3.4 eV의 wide band gap 특성 및 직접 천이형 광특성으로 인하여 청색과 자외선을 발진시킬 수 있는 물질로서, 이를 이용한 발광 다이오드, 레이저 다이오드 및 광 센서의 개발이 세계적인 관심사로 대두되고 있다. 특히 1996년 초 일본 Nichia Chemical에서 최초로 GaN를 이용한 청색 레이저 다이오드의 발진에 성공함으로써 광 소자 메모리를 위시한 광정보처리 및 광계측, 광화학, 의료, 생명기술 분야 등 각 분야에서 커다란 기술 혁신을 가져올 것으로 기대된다. 이와 더불어, GaN 화합물 반도체는 높은 전자이동도, 높은 항복전압 특성 및 높은 열전도도와 열적 안정성을 지닌 반도체로서 항공 및 우주 관련 분야에서의 고속 전자소자로서 옹용 가능성이 높아지고 있다.
그러나 이와같은 III-V 질화물 반도체의 장점에도 불구하고 청색 발광 다이오드만이 상용화에 성공하였을 뿐 청색 레이저 다이오드를 비롯한 GaN 계열 소자의 상용화는 이루어지지 않고 있다. 이는 기판과 GaN 사이의 격자 불일치에 따른 GaN 정합 성장 충에 존재하는 많은 격자 결함과 낮은 p-GaN의 도핑 농도 그리고 열적으로 안정하고 낮은 접촉 저항을 갖는 오믹 접촉이 힘들기 때문이다.
소자 제작공정에 필연적으로 개입되는 오믹 접촉은 전자 소자 뿐만 아니라 광소자의 특성에 결정적인 영향을 미치는 가장 중요한 단위공정으로, 특히 GaN 청색 레이저 다이오드의 경우, 레이저의 입계 발진 전압을 낮추고 연속 발진을 성공시키기 위해서는 500℃ 이상의 고온에서도 열적으로 안정하고 n형의 경우 5×10^(-6)Ω㎠, p형의 경우 5×10^(5)Ω㎠이하의 낮은 접촉저항을 지니는 오믹 접촉 재료의 개발이 필수적으로 수행되어야 하는 선결 과제이다.
본 연구에서는 광 소자 및 고온 고속 소자에 적용될 수 있는 n-GaN의 Si/Ti계 오믹 접촉을 재발하여 그 특성을 평가하고 오믹 접촉 형성 기구를 규명하고자 하였다. 또한, p-GaN의 Pd계 오믹 접촉의 오믹 형성 기구를 규명하고 표면 처리가 금속/p-GaN 계면의 미치는 영향을 고찰하였다.
본 연구에서 개발된 Au/Ti/Si/Ti 오믹 접촉은 고온 고속 소자에 응용될 수 있는 낮은 접촉 저항(□5×10^(-6)Ω㎠)을 갖는 것을 알 수 있었다. 또한, 열적 안정성의 향상을 위해 Ni(400Å)을 삽입한 Au/Ni/Ti/Si/Ti 오믹 접촉의 경우 700℃라는 고온에서 10시간 동안 열처리하여도 비교적 낮은 접촉 저항(<3×10^(-5)Ω㎠)을 유지함을 확인하였다. Si/Ti계 오믹 접촉의 전류 전도 기구를 규명하고자 측정 온도에 따른 접촉 저항의 변화를 고찰하여 접촉 저항은 측정온도에 지수함수적으로 감소하는 것으로부터 전류전도가 열전자 방출에 의해 일어나는 것을 알 수 있었다. 따라서, Si/Ti계 오믹 접촉의 오믹 접촉 형성 기구는 낮은 일함수를 갖는 Ti silicide의 형성에 의해 금속/n-GaN 계면의 Schottky 장벽이 감소하여 전자가 열전자 방출기구에 의해 전류전도가 일어남을 알 수 있었다.
Au/Pd 오믹 접촉을 p-GaN에 형성하여 전류-전압 특성을 측정한 결과 Pd/p-GaN 계면이 2.4 eV 정도의 높은 이론적인 Schottky barrier height에도 불구하고 열처리전에도 오믹 특성을 나타내는 것을 알 수 있었다. 이와 같은 Pd계 오믹 접촉의 상온 오믹 접촉 형성 기구를 규명하고자 Au, Ti, Co, Pt, Ni등의 여러 가지 금속 접촉을 형성시켜 전류-전압 특성을 측정하였고 이들 금속의 결정성과 전류-전압 특성을 비교 분석하였다. Pd 금속은 p-GaN 위에서 표면에 수직한 방향으로의 정합 성장뿐 아니라 in-plane에서도 정합 관계를 가지고 성장하는 것을 알 수 있었다. 반면 Pt, Ni 등과 같이 Pd과 유사한 특성을 갖는 금속의 경우 열처리전 오믹 특성은 나타나지 않았으며, 또한 이들 금속의 경우 p-GaN 위에 in-plane에서의 정합성이 Pd에 비하여 크게 떨어지거나 정합성장하지 못한 것을 알 수 있었다. 따라서 Pd계 오믹 접촉이 열처리 전에 오적 특성을 나타낸 것은 Pd 금속이 p-GaN 위에 정합 성장됨에 따라 금속/p-GaN 계면에 DIGS가 형성되어 실제 Schottky 장벽의 높이를 0.47 eV로 낮추었기 때문으로 판단된다. 이와 같이 금속/p-GaN 계면의 전기적 특성은 계면의 미세구조와 매우 밀접한 관계를 갖는 것을 알 수 있었으며, 계면의 미세 구조는 p-GaN의 표면 상태와 매우 밀접한 관계를 갖는 것으로 판단되어 표면 처리가 금속/p-GaN 계면 특성에 미치는 영향을 고찰 하였다.
표면처리에 따른 Au/Pd 오믹 접촉의 전기적 특성을 고찰한 결과 aqua regia 처리한 경우 열처리 온도가 증가하면 접촉 저항은 점차 감소하여 700℃에서 최소값 4.1×10^(4)Ω㎠를 갖는 것을 알 수 있었고 900℃에서 열처리 한 이후 접촉 저항은 급격히 증가하는 것을 알 수 있었다. 반면, boiling aqua regia에 처리한 경우 Au/Pd 오믹 접촉은 열처리전부터 2.7×10^(-4)Ω㎠' 매우 낮은 접촉 저항을 나타내었으며 열처리 온도가 증가하면 접촉 저항이 서서히 증가하여 900℃에서 열처리한 후에는 접촉저항이 급격히 증가함을 알 수 있었다. 열처리 온도에 따른 접촉저항의 변화가 p-GaN의 표면 처리 방법에 따라 서로 다른 양상을 나타내는 것은 계면 반응 분석을 통해 표면 처리에 따라 Au/Pd과 p-GaN 사이의 계면반응이 서로 다르게 나타나기 때문임을 알 수 있었다. 즉, 표면 처리를 하지 않거나 HCl, aqua regia등에 의해 표면처리한 경우 Au/Pd과 p-GaN와 쉽게 반응하는 반면 boiling aqua regia 처리한 경우에는 Au/Pd 금속층과 p-GaN 사이의 계면이 800℃까지 안정하게 유지되는 것을 알 수 있었다. p-GaN의 표면 분석을 통해 boiling aqua regia 처리에 의해 Ga-terminated 형상을 갖던 p-GaN의 표면이 N-terminated로 변화되는 것을 알 수 있었다.
p-GaN의 표면 상태의 변화는 금속/p-GaN 계면의 interface state 변화를 유발하여 금속 일 함수에 따른 Schottky 장벽의 변화에도 영향을 미치는 것을 알 수 있었다. 금속의 일함수에 따른 Schottky 장벽 높이의 변화를 표면 처리 방법에 따라 측정함으로써 p-GaN의 Fermi level pinning point는 5.3 eV 정도임을 알 수 있었고 Fermi level pinning rate는 표면처리에 의해 감소하는 것을 알 수 있었다. pinning rate가 표면 처리에 의해 감소하는 것은 Ga-terminated p-GaN의 표면이 N-termination으로 변화함에 따라 dangling bond의 수가 감소하여 금속/p-GaN 계면의 interface state가 감소하기 때문으로 판단된다.

In recent years, III-V nitrides such as GaN, InN etc, have drawn much interest as a promising material for the fabrication of efficient blue LEDs (Light Emitting Diodes), laser diode, and high temperature/high power electronic devices because they have direct wide band gap (3.4eV at R.T.) and a high saturation electron velocity (3×10^(7) cm/s). As GaN device technology advances, more stringent demands will be made on the reproducibility, uniformity, thermal stability, and high temperature operation of the ohmic contacts to GaN-based electronic devices. For n-GaN, Al/Ti-based ohmic contacts have been used widely as an n-type ohmic contact and they showed extremely low contact resistance. The low melting point of Al together with its propensity to oxidize at elevated temperature is in contrast to the exceedingly stable GaN, and therefore can limit the performance of future devices. Another drawback, is the rough metallization surface that resulted from the balling up of the Al-melt at high annealing temperature. On the other hand, there is no ohmic contact with low contact resistance enough to be applied for blue laser diode because the maximum doping concentration of p-GaN was restricted under 10×18cm^(-3) and there is no metal with a high work function comparable to that of p-GaN. In order to obtain a low resistance p-type ohmic, numerous metal contacts were investigated as p-GaN ohmic contacts, but there is no satisfactory ohmic contact
In order to optimize the performance of ohmic contacts, an accurate understanding of the ohmic contact formation mechanisms is necessary. In this study, the ohmic contact formation mechanism of the Si/Ti-based ohmic contact to n-GaN grown by metal organic chemical vapor deposition. Furthermore, the surface treatment effect on the interfacial reaction of Au/Pd/p-GaN interface and the room temperature ohmic contact formation mechanism of Pd-based ohmic contact was investigated.
The lowest specific contact resistance of Au/Ti/Si/Ti contact system was as low as 5×10^(-6)Ω㎠ applicable to high speed/high temperature devices. Ni(400Å) was added between Au and Ti layer to improve the thermal stability. Au/Ni/Ti/Si/Ti contact shaw the good thermal stability after aging at 700℃ for 10 hours. The ohmic behavior of Si/Ti-based contacts were attributed to the low barrier height of Ti Silicide/GaN interface, which was formed through the interfacial reaction between Si and Ti layers. In order to clarify the current conduction mechanism of Si/Ti-based contact, temperature dependent contact resistance measurement was carried out for Au/Ti/Si/Ti ohmic contact after annealing at 700℃ for 3 min in the temperature range of -118℃ to 27℃. The contact resistance of Si/Ti-based ohmic contact decreased exponentially with the measuring temperature and it indicated that current flow over the low barrier height by thermionic emission. Therefore, it could be concluded that the current conduction of Si/Ti-based ohmic contact occurred by thermionic emission over the low barrier height, which was formed at Ti silicide/GaN interface.
In order to examine room temperature ohmic behavior, various metal contact systems were deposited and current-voltage measurements were carried out. In spite of large theoretical Schottky barrier height between Pd and p-GaN, Pd-based contacts showed perfect ohmic characteristic even before annealing. According to the results of synchrotron X-ray radiation and XTEM, Pd (111) layer grew epitaxially on GaN (0001) surfaces with Pd [ ]//GaN[ ]. The closed-packed atomic planes of the Pd film were quite well ordered in surface normal direction as well as in the in-plane direction. The effective Schottky barrier height of Pd/p-GaN was 0.47eV, which was estimated by Norde method. This discrepancy between theoretical barrier height and the measured one might be due to the epitaxial growth of Pd contact metal.
The surface treatment effect on the interfacial reaction and electrical property of Au/Pd contacts to p-GaN has been investigated. The contact resistance of Au/Pd contacts on boiling aqua regia treated p-GaN was lower than aqua regia treated p-GaN by one order of magnitude. The specific contact resistivity of Au/Pd contacts on boiling aqua regia treated p-GaN increased with annealing temperature, but that on aqua regia treated p-GaN decreased with annealing temperature and it showed minimum value after annealing at 700℃. According to the results of the interfacial reaction, the Au/Pd contact metals reacted more easily with aqua regia treated p-GaN than boiling aqua regia treated p-GaN. X-ray photoelectron spectroscopy analysis revealed that the relative surface Ga-to-N ratio of boiling aqua regia treated p-GaN was lower than that of aqua regia treated p-GaN and the surface of p-GaN was modified from Ga-termination to N-termination by surface treatment using boiling aqua regia.
According to the results of surface analysis and interfacial reaction of Au/Pd/p-GaN, it could be concluded that the different temperature dependence of contact resistance according to the surface treatment conditions was related strongly to the surface modification of p-GaN from Ga-termination to N-termination. The modification of surface of p-GaN affect the interface state of metal/p-GaN interface and the Schottky barrier height as a function of the metal work function. According to the estimation of the Schottky barrier height as a function of metal work function, According to the estimation of the Schottky barrier height as a function of metal work function, the Fermi level pinning position of metal/p-GaN interface was 5.3eV.

In order to examine room temperature ohmic behavior, various metal contact systems were deposited and current-voltage measurements were carried out. In spite of large theoretical Schottky barrier height between Pd and p-GaN, Pd-based contacts showed perfect ohmic characteristic even before annealing. According to the results of synchrotron X-ray radiation and XTEM, Pd (111) layer grew epitaxially on GaN (0001) surfaces with Pd [ ]//GaN[ ]. The closed-packed atomic planes of the Pd film were quite well ordered in surface normal direction as well as in the in-plane direction. The effective Schottky barrier height of Pd/p-GaN was 0.47eV, which was estimated by Norde method. This discrepancy between theoretical barrier height and the measured one might be due to the epitaxial growth of Pd contact metal.
The surface treatment effect on the interfacial reaction and electrical property of Au/Pd contacts to p-GaN has been investigated. The contact resistance of Au/Pd contacts on boiling aqua regia treated p-GaN was lower than aqua regia treated p-GaN by one order of magnitude. The specific contact resistivity of Au/Pd contacts on boiling aqua regia treated p-GaN increased with annealing temperature, but that on aqua regia treated p-GaN decreased with annealing temperature and it showed minimum value after annealing at 700℃. According to the results of the interfacial reaction, the Au/Pd contact metals reacted more easily with aqua regia treated p-GaN than boiling aqua regia treated p-GaN. X-ray photoelectron spectroscopy analysis revealed that the relative surface Ga-to-N ratio of boiling aqua regia treated p-GaN was lower than that of aqua regia treated p-GaN and the surface of p-GaN was modified from Ga-termination to N-termination by surface treatment using boiling aqua regia.
According to the results of surface analysis and interfacial reaction of Au/Pd/p-GaN, it could be concluded that the different temperature dependence of contact resistance according to the surface treatment conditions was related strongly to the surface modification of p-GaN from Ga-termination to N-termination. The modification of surface of p-GaN affect the interface state of metal/p-GaN interface and the Schottky barrier height as a function of the metal work function. According to the estimation of the Schottky barrier height as a function of metal work function, According to the estimation of the Schottky barrier height as a function of metal work function, the Fermi level pinning position of metal/p-GaN interface was 5.3eV.
