ALD 표면반응에 있어 기질표면의 영향은 원료화합물에 대한 기질 표면의 화학적 반응성(surface reactivity), 기질의 표면자유에너지(surface free energy), 기질 표면의 물리적인 구조(surface structure) 등이다. 하지만 이상의 조건들을 모두 만족시키는 기질은 현실적으로 별로 없으며 특히 사용 용도에 따라 기질이 정해지므로 표면반응이 어려운 것이다. 완전한 표면 반응을 위해서는 기질 표면의 상태를 분자수준에서 잘 조절해야하는데 최근들어 자기조립 단분자막이 아주 이상적인 표면개질 방법으로 알려지면서 이를 이용하여 분자수준에서 기질 표면의 물리화학적 상태를 조절하려는 노력이 시작되고 있다. 자기조립 단분자막을 이용하여 기질 표면의 물리화학적 상태를 조절하였고 ALD를 이용한 박막증착에 미치는 영향과 효과를 알아보았다. 4. 원자층 증착 기술과 자기조립 단분자막 기술을 이용한 TiO₂ 박막의 선택적 증착 자기조립 단분자막 기술은 분자자기조립 현상을 이용하여 주어진 기질의 표면에 일정하게 정렬된 분자막을 만드는 기술로 대표적인 bottom-up 방식의 나노제작 기술중 하나이다. 나노기술의 본질적인 발전을 위해서는 기존의 top-down 방식의 제조 기술에서 탈피하여 분자들을 조립하여 나노구조물들을 만들어 가는 bottom-up방식으로의 제조기술이 꼭 필요하다. 본 연구에서는 자기조립 단분자막 기술을 이용하여 bottom-up 방식으로의 고체 기질의 표면에 원하는 기능과 구조를 가지는 구조물을 만들었다. 자기조립 단분자막 기술로 만들어진 분자막을 ALD로 증착시킨 TiO₂ Mask를 이용해서 미세패터닝한 후 원자층 성장 기술(ALD)로 선택적으로 박막을 성장시켜 구조물을 만들었다.

The ALD technology with the complete surface reaction is an ideal method to deposit each atomic layer completely at a time with 100% step coverage on the substrate, and it is possible to deposit the high-quality thin films on any complicate structural surfaces of the substrates with controlled thickness at the atomic level. In many cases, however, the surface reactions of the ALD are not complete, which causes problems in attaining the high quality and uniformity of the films as well as the control of film thickness. Consequently, in ALD, it is the most important to induce a complete surface reaction by investigating the factors to affect the surface reactions and controlling these factors. In the research, we investgated that precursor chemistry and surface chemistry to affect ALD technology. 1. Atomic Layer Deposition of TiO2 Thin Films from Titanium isopropoxide and Water The TiO2 thin films were grown by ALD from Titanium isopropoxide and Water. The structure, chemical composition, morphology, thickness of the deposited films were investigated by UV-spectrometry, AFM, XRD, XPS, and TEM. 2. Atomic Layer Deposition of TiO2 Thin Films from Ti(OPri)2(dmae)2 and Water TiO2 thin films were grown oxidized Si(100) substrates at 80~450℃ using Ti(OPri)2(dmae)2 and Water. TiO2 thin films have been compared of growth behavior with the TiO2 thin films using Titanium isopropoxide and Water. 3. Atomic Layer Deposition of TiO2 Thin Films on Surface Modified by Self-Assembled Monolayers Self-assembled monolayers(SAMs) are thin organic films which form spontaneously on solid surfaces. They have been shown useful as passivating layers and also for the modification of surface properties. In order to develop the ALD of TiO2 thin films with the complete surface reaction, the modification of the substrate surfaces by SAMs has been studied. 4. Lithography of TiO2 Thin Films using ALD and SAMs Selective deposition of TiO2 thin films on patterned SAMs has been studied AFM and FE-SEM. The TiO2 photomask is made by μ-CP and ALD. SAMs was UV-irradiated through its photodecomposition. TiO2 photomask image was printed on the SAMs as a removed/unremoved pattern. The TiO2 thin films was selectively deposited on patterned SAMs.
