본 학위논문에서는 Ge2Sb2Te5박막과 변형된 Ge2Sb2Te5 박막 조성이 Ge2Sb2Te5 와 다른 GeSbTe박막과 질소가 도핑된 Ge2Sb2Te5, 그리고 Ge2Sb2Te5 - SiO2 층이 일정 주기로 반복되어 형성된 다층 박막에서의 상변화와 관련된 상변화 원리 규명 및 미세 물성 변화에 대해 분석하고자 하였다.선행연구로서, 상변화시Ge2Sb2Te5 박막의 결정 구조와 전기적 면저항값의 변화에 대해 살펴보았다. 결정 구조의 변화는 전기 전도도의 변화를 수반하여, 비정질 상태의 as-grown 박막은 부도체 특성을 가졌으나, 결정화가 이루어지면 전기 저항값이 낮은 도체 특성을 나타내었다. fcc 결정 구조는 charge carrier 가 hole 인, p-type 의 반도체 특성을 갖는 반면, hexagonal 결정 구조는 자유전자에 의한 전기 전도가 이루어지는 금속 특성을 갖는 것을 알 수 있었다.Ge K-edge absoption spectra 분석을 통해 비정질에서 결정질로의 상변화시 국소 미세 구조와 전자 구조의 변화를 살펴보았다. 그 결과, tetrahedral coordination 에서 octahedral coordination 으로의 Ge 원자의 거동에 의해 비정질에서 fcc 구조로의 상변화가 이루어지는 것을 볼 수 있었다. 뿐만 아니라, 결정립의 크기가 커짐에 따라 compressive strain 의 증가로 octahedral coordinated Ge-Te 간 interatomic distance 가 줄어들며, 단위 구조의 격자 상수도 감소하는 것을 확인하였다. 한편, core-level photoemission spectra 의 peak fitting 을 통하여 각각의 상에서의 전자 구조 및 상변화 시 수반되는 전자 구조의 변화를 규명하였다. 그 결과, 상변화시 앞서 언급한 Ge atom 의 거동에 의한Ge 3d state 에서의 subpeak 의 변화 및 Sb 4d state 의 전자구조의 변화로 상변화 과정을 기술 하였다. 그러나 Te 4d 의 경우 상변화와 관계없이 전자 구조가 변화가 없었다. 따라서 Ge2Sb2Te5 박막의 상변화는 Te atom 들로 이루어진 기본 골격 구조 안에서 Ge atom 과 Sb atom 에 거동에 의해 상변화가 이루어지는 것을 알 수 있었다. 또한 상변화시 Sb atom 의 segregation 현상에 대해 살펴보았다.고분해능 XRD 와 이를 이용한 in-situ. isothermal analysis 를 통해 hexagonal 결정 구조로의 상변화에 대해서도 살펴보았다. 그 결과 hexagonal 결정립은 nucleation 과 grain growth 에 의한 fcc 결정립의 형성 메커니즘과는 달리 fcc 결정립 내 축적된 strain 에 의해 내부에 dislocation 과 같은 defect 로부터 grain growth 가 이루어지는 martensite 상변화 메커니즘을 따르는 것을 밝혔다.한편, 박막의 조성이 GeTe-Sb2Te3 의 pseudo-binary line 에서 벗어난 경우, 상변화 특성에 미치는 영향에 대해 알아보았다. 본 논문에서는 Ge15.39Sb24.65Te59.96 조성의 박막에 대해 Ge2Sb2Te5 박막과의 상변화 특성을 비교 분석하였다. 그 결과 상대적으로 많이 포함된 Sb2Te3 에 의해 결정화에 필요한activation energy 가 줄어들어 상변화 온도가 감소하는 것을 확인하였다. 또한 XRD 분석 결과 상대적으로 높은 온도에서는 hexagonal 구조의 Te 과 rhombohedral Ge1Sb2Te4 과 같은 상이 형성되어 상분리 현상이 나타났다. 상분리에 의한 표면에서의 국소적 전자 구조의 차이를 scanning photoelectron microscopy 을 이용하여 분석하여 Sb atom 의 segregation 에 대해 살펴보았다.Ge2Sb2Te5 내 도핑된 질소가 Ge2Sb2Te5 박막의 상변화에 미치는 영향을 살펴보기 위해 본 연구에서는 N2+ 이온 주입 방법과 스퍼터링 방법으로 박막 형성 시 질소 가스를 주입하여 도핑하는 방법을 도입하였다. 두 경우에서 도핑된 질소에 의한 grain growth suppression 효과를 공통적으로 확인할 수 있었다. 그러나 질소를 이온 주입 방법으로 도핑하였을 때 더욱 효과적인 grain growth suppression 특성을 관찰할 수 있었으며, near edge x-ray absorption fine structure 및 XPS 분석을 통해 Ge3N4 의 형성 외 이온 주입 시 더 효과적으로 형성된N2 molecular state 때문인 것을 밝혔다.질소가 도핑된Ge2Sb2Te5 박막 내 질소의 거동에 대해 알아보기 위해 질소의 도핑량을 5.3 %, 16.7 %, 와 26.2 % 로 달리 한 시편을 준비하여 AC 임피던스 분석을 시행하였다. 초기 질소가 박막내 도핑될 때, 질소는 cubic 구조 내 interstitial site 에 Ge-N bonding 을 통해 자리잡으며 박막의 결정화 억제 및 전기 저항값 증가가 기여한다. 그러나 도핑된 질소의 양이 증가함에 따라 grain boundary 에 축적되는 질소의 양이 증가하게 되지만, grain boundary 에 축적된 질소는 전기 저항 증가 및 결정화 억제에 기여하는 바가 매우 적다. 따라서 질소 도핑 초기엔 급격한 전기 저항값의 증가를 볼 수 있으나, 질소의 양이 계속 증가함에 따라 저항값이 비례하여 증가하지 않고 어느 순간 포화되는 것을 알 수 있다. 또한 도핑된 질소는 Ge-N 의 interatomic distance 와 단위구조의 격자 상수를 증가시키는 등 박막 내 strain 을 유발하여 질소 가 26.2 % 도핑된 박막의 경우 고온에서 열처리 하였을 때 rhombohedral 구조 및 tetragonal 구조를 형성하는 것을 볼 수 있다. 그러나 도핑된 질소에 의한 Ge-N bonding 의 증가로 인해 결정 구조의 형성에도 불구하고 높은 전기 저항값을 갖는다.한편, Ge2Sb2Te5 박막 내 형성된 strain이 상변화 미치는 영향에 대해 더욱 자세히 알아보기 위해 Ge2Sb2Te5 와 SiO2 박막을 일정 두께비로 번갈아 증착하여 다층박막을 준비하여 상변화 특성에 대해 알아보았다. 초기 형성된 grain 들이 성장하여 SiO2 와의 계면에 이르면, 더 이상 계면에 수직한 방향으로는 성장을 하지 못하고 수평방향으로만 성장하며, 이때 발생하는 strain 에 의해 수평방향으로 성장하는 grain 들은 {111} 방향으로 재배열되게 된다. Ge2Sb2Te5 박막의 두께가 얇아질수록, isotropic crystalline grain growth 가 오래 지속되지 못하고 위와 같은 grain 의 재배열 현상이 더욱 선호되어 일어나는 것을 알 수 있었다. 한편, 이와 같은 재배열된 crystalline grain 은 전기적으로 매우 낮은 전기 저항값을 갖으며, 금속 전도성 특성을 갖는 것을 확인하였다. 한편 Ge2Sb2Te5 박막의 두께가 얇은 다층 박막의 경우, 고온에서 열처리할 경우 더 이상 다층박막의 구조를 유지하지 못하고 이웃하는 Ge2Sb2Te5 박막간의 agglomeration 이 발생하여 결국 SiO2박막 내 embedded 되는 구조를 형성하는 것을 확인하였다.

The overall related to the phase transition of a Ge2Sb2Te5 material and the modified Ge2Sb2Te5 materials non-stoichiometric Ge2Sb2Te5, nitrogen doped Ge2Sb2Te5 and multilayer structure of Ge2Sb2Te5 - SiO2 layers are studied in this dissertation in various analysis methodologies.The changes in structure and electrical sheet resistance of a Ge2Sb2Te5 film on the phase transition are briefly investigated as a preliminary inspection. The structural change leads the change in the electrical conductance that the as-grown film is transformed from insulating amorphous to conductive crystalline phases. The characteristic of the electrical conduction in the fcc Ge2Sb2Te5 film is the p-type of a semiconductor of which charge carrier is a hole. When the structure of Ge2Sb2Te5 film is transformed from the fcc to the hexagonal structure, the properties of crystalline grain is changed into the metallic, which means that the electrical conduction is accomplished by the behavior of the free electrons.The Ge K-edge absoption spectra and the Ge 3d core-level photoemission spectra reveal that on the phase transition from an amorphous to a fcc crystalline structure, the tetrahedral coordinated Ge atoms transforms to the octahedral coordinated site. As the crystalline grains grow, the compressive strain comes into effect that the octahedral Ge-Te bonding length is decreased with the increase of the annealing temperature. The metallic Sb peak in the Sb 4d spectra of the annealed Ge2Sb2Te5 films demonstrates that the segregation of metallic Sb atoms occurs in the thermal treatment due to the phase separation. Meanwhile, the Te 4d spectra of the as-grown and crystallized Ge2Sb2Te5 films are nearly unchanged, indicating that the Te atoms sustain the basis frame of the structure in Ge2Sb2Te5 film during a phase transition and the movements of the Ge and Sb atoms have relations to the structural changes in Ge2Sb2Te5 film.The phase transition to a hexagonal phase is also shown to be a martensitic phase transition, which is started from the dislocation inside fcc crystalline grain and transformed to the hexagonal structure.The effect of the stoichiometric deviation from the pseudo-binary line of GeTe-Sb2Te3 in the Ge-Sb-Te phase diagram is investigated. In the XRD data, a phase separation is observed at the higher annealing temperatures: the metallic Te and rhombohedral Ge1Sb2Te4 phase is generated at high temperature, instead of the formation of the hexagonal structure of Ge2Sb2Te5. The crystallization of Ge15.39Sb24.65Te59.96 occurs at lower temperature than the stoichiometric Ge2Sb2Te5 film. Thermal analysis of DSC revealed that Ge15.39Sb24.65Te59.96 has lower effective activation energy of which value is 2.50 eV than that of Ge2Sb2Te5 film which is 3.04 eV for the crystallization of metastable fcc structure. In addition, the chemical contrast of the surface of the annealed Ge15.39Sb24.65Te59.96 film, which is investigated using SPEM, shows that Sb atoms are distributed unequally on the Ge15.39Sb24.65Te59.96 surface due to the phase separation.On the subject of the incorporation of the nitrogen, N2+ ion implantation method and nitrogen co-deposition method are employed and the N2+ ion implanted film presents the more effective reduction in the grain size and increase in the electrical resistivity in a crystalline phase. NEXAFS and XPS experiments demonstrated that the phase transition in the Ge2Sb2Te5 film is disturbed by the formation of Ge3N4 and the presence of interstitial N2 molecules in the film. In particular, the interstitial N2 molecules are responsible for the more effective in the suppression of the grain growth.The occupation of the nitrogen in the nitrogen-doped Ge2Sb2Te5 films with different nitrogen contents - 5.3 %, 16.7 %, and 26.2 %, which are prepared by the method of the nitrogen co-deposition, are discussed. Nitrogen is initially located inside of a Ge2Sb2Te5 cubic structure and significantly contributes to the increase of electrical resistance of Ge2Sb2Te5 film. As the quantity of the incorporated nitrogen is increased, some nitrogen is incorporated into the grains, while the major portion of nitrogen accumulates at the grain boundary. The nitrogen at the grain boundary does not significantly contribute to the change in electrical resistance. Supersaturated nitrogen in the grains serves to modify the chemical bonding structure and a different structure from metastable fcc structure in the case of both the amorphous and crystalline state is formed.As the nitrogen is incorporated into the Ge2Sb2Te5 film, it forms the Ge-N bonding and decreases the Geoct state. As a result, the phase transition from an amorphous to a crystalline phase are suppressed that the long-range ordering and Geoct coordination are decreased. When the nitrogen is incorporated excessively into the film, it generates a strain in the film which resulting in the deformation of the crystalline structure as well as the effect of the grain growth suppressionOn the other hand, as the Ge2Sb2Te5 layer is thinner, the isotropic crystalline grain growth is unable. When the crystalline grain reaches the interface between Ge2Sb2Te5-SiO2, it can not grow in the direction of the normal but in the direction of the lateral. In this procedure, a compressive strain is generated, which rearranges the crystalline texture in the preferred direction. As a result, a metastable phase in the phase transition becomes to be disappeared and the electrical conduction has a metallic characteristic. Beside, when the films, which have a thin interlayer period, are annealed at the temperature of 320 ℃, Ge2Sb2Te5 layers are agglomerated and embedded in SiO2 layer.

The nitrogen at the grain boundary does not significantly contribute to the change in electrical resistance. Supersaturated nitrogen in the grains serves to modify the chemical bonding structure and a different structure from metastable fcc structure in the case of both the amorphous and crystalline state is formed.As the nitrogen is incorporated into the Ge2Sb2Te5 film, it forms the Ge-N bonding and decreases the Geoct state.
