ALD (atomic layer deposition) technique capable of excellent step coverage is being highlighted as the next generation semiconductor deposition technology. In order to ensure sufficient charge capacity of a capacitor it is mandatary that the ALD technique, which physical specifications has been varying proper to the specific new precursor and required 2-dimensonal substrate size, should be used. Complying to the tendency of increase of substrate size the ALD become to have the large volumic reactor with efficient gas feeding head: the most important items taken into accounts in the viewpoints of mass-production and operation-performance. In this thesis, we fabricated an ALD system proper to the specific Ru precursor (Ru(CO)_(3)(C_(6)H_(8))), which characters, i.e. high vapor pressure and no oxygen remnant, are favorable to facilitation of ALD reaction. Ru thin films were deposited in a mono-atomic unit on the 8 inch Si substrate with using the feeding component advantageous to gas transport dynamics, a multi-shower head. In order to investigate resistivity, sheet resistance, and film thickness the deposited Ru films were characterized by the 4-probe sheet resistance measurement system and scanning electron microscopy(SEM).
