For example, the flip-chip mounting technologies have been adopted for manufacturing the magnetic head for hard-disk drives (HDDs), CMOS image sensors (CIS) for compact camera modules, LCD driver ICs and tele-communication devices. The flip-chip mounting techniques generically have to have the high performance parameters such as low resistance at the bonding surfaces, high reliability and excellent yield ratio in manufacturing process. The markets for the mobile phones with camera are rapidly growing and demanding high resolution of camera raging from 1mega to 5mega pixels. Currently, the mounting process for CIS or LCD driver ICs is based on the ACF (an-isotropic conductive film) attachment and the thermo-compression. However, as the flip-chips have the small pin-pitch and high pin-counts, the conventional ACF techniques have shown the limitations in many aspects. For example, the electric shortage which is caused by the conductive balls between the bonding pads is one of troubles in ACF bonding techniques. Also, the long process time for ACF attachment and thermo-compression degrades the productivity in manufacturing. In order to solve these issues, the ultra-sonic bonding techniques have been studied for last several years. In this study, we aim at developing the ultrasonic bonding technique for flip-chips having small size and high pin-density. It will be shown that the conventional ACF methods (for example, thermo-compression) can be replaced with the ultrasonic bonding technique by (i) proving the feasibility of the ultrasonic binding for sample ICs on the test bonding jig and, (ii) deriving the optimized process parameters for ultrasonic bonding. To this end, we design and develop test samples (for imitating the actual ICs), ultrasonic generator, ultrasonic horn and bonding jig. Then, the experiments for ultrasonic bonding are conducted with analysis. The experiments will be carried on the flip-chips such as CIS for compact camera modules and LCD driver ICs. Through the experiments, we investigate the effects of bonding pressure, bonding time, pre-heating time before bonding and ultrasonic energy. In case of CIS bonding experiments, the direct bonding between golden bumps and golden pads will be performed under the conditions (i) temperature range of 150℃ ~ 190℃, (ii) bonding pressure range of 0.3MPa ~ 0.4 MPa, (iii) bonding time of 1sec ~ 3sec and (iv) ultrasonic energy ratio of 100%. The bonding reliability is evaluated by taking into account the fracture force, the fractured surface status, the number of bumps bonded and the crack generation during the bonding process. Considering these factors, the optimal bonding process parameters will be extracted. As a result, it will be shown that the bonding between chip and substrate is accomplished at the best with 0.3MPa of compression pressure, 3 seconds of bonding time at 190℃ of pre-heating. In case of LCD driver ICs, the ACF bonding with thermo-ultrasonic technique will be used since the materials for bumps and pads are different so that the direct bonding is impossible. The bonding conditions are as follows: (i) temperature range of 220℃ ~ 250℃, (ii) bonding pressure of 0.54MPa, (iii) bonding time of 1.5sec ~ 5sec. The conventional ACF bonding methods rely on the thermo-compression with the ACF material. In the study, we propose the usage of ultrasonic energy on top of the conventional schemes. It will be shown that the proposed process can shorten the bonding time dramatically compared with the thermo-compression process.
