DC sweep를 이용한 경우 reset 전류(pulse width : 2+50+2 ns)는 약 3.9 mA이고 reset 저항은 약 1.3 x 104 Ω이었으며, set 전류(pulse width : 10+60+10 ns)는 약 2.9 mA이고, set 저항은 약 3.4 x 103 Ω을 갖는 것으로 나타났다. 또한 on/off ratio는 각각 약 4.1배와 약 3.8배인 것으로 나타났다. 질소가 첨가된 GeSb 소자의 경우 분석이 정확히 이루어지지 않아 결론을 유보하였다. 분석결과를 종합해 보면 GeSb 상변화 재료는 결정화 온도가 높아 셀간 열간섭 및 고집적화에 유리할 것으로 확인되었으며, 질소 첨가로 인해 비저항이 증가됨에 따라 이것을 소자에 적용하였을 경우 reset 전류가 감소될 가능성이 있는 것으로 예상된다. Phase Change Random Access Memory (PCRAM) has been widely regarded as the most promising non-volatile memories for the next generation because of its large sensing margin, high scalability, high potential of multi-bit operation as well as higher writing speed and endurance than flash memory. Despite these promising characteristics, PCRAM is faced with a challenging task of reducing reset current and improving writing speed at the same time. Recently, GeSb has been receiving much attention as a promising phase change material for high writing speed. Nevertheless, the material suffers from a low electrical resistivity due to a high Sb content, and therefore needs a certain improvement in that regard for a reduced reset current. In this study, we used nitrogen as a property modifier and intended to examine its effects on the material properties of GeSb thin films and the device characteristics as well. To fabricate thin films, we used RF sputtering with the target composition of Ge15Sb85. As for test vehicles, we used pore-type devices having the contact size of 150 x 150 nm2. As for material properties, sputtered GeSb films were found to have a high crystallization temperature (220 oC). With increasing nitrogen content, crystallization temperature was found to increase significantly (235 C and 250 C for N2 5.7 at% and 14.4 at%, respectively). Crystalline GeSb thin films were found to have a low resistivity(1.7 x 10-4 Ω?cm) as compared with popular phase change materials such as Ge2Sb2Te5. With addition of nitrogen into GeSb, resistivity was found to increase (3.8 x 10-4 Ω?cm for N2 5.7 at%). The increased resistivity of the nitrogen-added film was found to result from the decreased carrier mobility due to reduced grain size. These findings suggest that nitrogen addition may contribute to the reduction of reset current by way of reduced electrical resistivity and thermal conductivity as well. Device characteristics were examined using two different initializing methods. First, when initialized with slow-quench, devices displayed the following characteristics; 4.6 mA reset current(pulse width : 5+100+5 ns), 1 x 104 Ω reset resistance, 1.4 mA set current(pulse width : 50+1000+50 ns) and 2.8 x 103 Ω set resistance. When the devices were initialized with DC sweep, the following results were obtained; about 3.9 mA reset current(pulse width : 2+50+2 ns), 1.3 x 104 Ω reset resistance, 2.9 mA set current(pulse width : 10+60+10 ns) and 3.4 x 103 Ω set resistance. On/off resistance ratio was 4.1 and 3.8, respectively. The present study is incomplete in regard to examining device characteristics. Particularly, we have not obtained reproducible results so far for the devices with nitrogen-doped GeSb devices, which are left for a continuing study. In conclusion, GeSb phase change material was shown to have a high crystallization temperature that is favored against increasing thermal interference between cells of a higher density memory. By addition of nitrogen, not only the crystallization temperature but also the electrical resistivity of the material was found to increase. The latter is clearly beneficial to the reduction of reset current. A PCM device with GeSb was shown to have a high SET/RESET programming speed. Contrary to our expectations, however, the device was featured by relatively high reset current and extremely small on/off ratio. Improvement of the device characteristics by addition of nitrogen is yet to be seen.
