The objective of this study is to investigate the particle removal efficiency according to the types of contact condition. The contact condition is categorized into two types, non-contact condition and full contact condition, based on the contact status. The monitoring system using a piezoelectric sensor (low frequency, disk type) is used to distinguish the contact status. The start point of non-contact condition can be found by the monitoring system. Accordingly, the particle removal efficiency is investigated according to the gap between the brush and wafer. Also, the effect of the brush rotating speed on cleaning performance investigated. In full contact condition, the friction monitoring system utilized with force sensor is manufactured to obtain the friction force during the cleaning process. Through the relation among the friction force, cleaning efficiency and defectivity, more effective contact status is investigated. In addition to, decrease of the cleaning efficiency by re-adhesion is verified to compare after cleaning results with the SEM image of the brush. The main conclusion of this study can be summarized as follows; 1. The particle, colloidal silica, remained on Cu surface, rather than PETEOS, because of the difference of zeta potential between Cu and colloidal silica. These results matched well the theoretical result. Also, they are useful to remove easily the particle from the wafer compounded of Cu and PETEOS. 2. The start point of non-contact condition could be found by using the monitoring system. FFT and RMS results were good criterion to determine the non-contact condition. Thus, RMS results matched well the contact status, high RMS value was obtained in heavy contact and low RMS value was obtained in light contact. RMS value is directly proportional to the contact status. 3. The particle removal efficiency increased with the increase of the brush rotating velocity and the decrease of gap between the brush and the wafer in non-contact mode. The highest velocity (240 rpm) and the smallest gap (under 10㎛) could make the best result in non-contact condition. 4. The friction force monitoring system was manufactured to detect the friction force during the cleaning process. The fine surface could be obtained in the every condition except for 0.101 kgf. The increase of total scratch length increases with the increase of the friction force. High friction force was good to remove the particle, but it was poor to defectivity. 5. The boundary between the particle removal and surface damage could be found through AFM scratch test. The scratch was induced on Cu surface over 5000 nN probe force. These results mean that brush and buffing cleaning method must be used under the force that induced the scratch, and when the scratch was induced on Cu surface, the brush force acted on the particle was over 5000 nN. Non-contact condition has weak removal force, but it does not make the damaged wafer surface. Full-contact condition has more effective cleaning ability than non-contact condition, but it induces the scratch on the wafer surface in case of high friction force and exposes to the particle re-adhesion risk. Through AFM scratch test, the boundary between the particle removal and surface damage, which will be helpful to investigate the brush and buffing cleaning that uses the scrubbing method.
