WPT results showed that ball lift failures mainly occurred above the $Au4Al$. Cross-section of ball bonds showed that outward region was de-bonded due to the oxidation of $Au4Al$ phase and these oxidized area propagated inward as aging times increased. In case of the wires aged at 175 ℃ during 1500 hours in vacuum, $Au4Al$ phase was not oxidized, which means that $Au4Al$ was degraded by the oxygen inflow from ambient. TEM analysis was performed to identify the two phases of oxidized $Au4Al$. EDS mapping showed that dispersed phase was identified as the gold and matrix phase was composed of aluminum oxide. Diffraction pattern of the gold precipitate clearly indicated the FCC (face centered cubic) single crystal structure of pure gold. High resolution images of Al phase showed that the aluminum oxide was polycrystalline. And EELS peak of Al oxide correspond with that of reference. As a summary, it was verified that $Au4Al$ was decomposed into an aluminum oxide and gold precipitates during thermal oxidation at ambient. For additional research on the effect of Pd addition, un-molded wires with different Pd content were aged at 175 ℃ for 1500 hours, and WPT (wire pull test) was performed. WPT results showed that 0.25 wt.% Pd added A wire had best reliability. STEM image showed that 0.25 wt.% Pd was accumulated at the grain boundary of $Au4Al$ and 0.95 wt.% Pd formed Pd-rich grain at the interface of $Au4Al$ and $Au8Al3$. 0.25 wt.% Pd addition showed that Pd accumulation at the grain boundary intercepted oxygen inflow from ambient air.
