Low-pressure inductively coupled discharge in a N -Ar mixture has been studied to investigate the discharge structure under different operation conditions. By means of optical emission and probe diagnostic techniques, the concentrations of species of interest, electron temperature, and their variations with different conditions have been investigated. Dissociation fraction, rotational and vibrational temperatures of nitrogen molecules are obtained for various discharge conditions. The experiments were conducted under the conditions of pressures in the range of 1.4 ~ 30 mTorr and the applied rf powers in the range of 200 ~ 800 W. To the nitrogen discharges generated, the argon was mixed as either an actinometer or as an adding gas. Accurate and reliable diagnostic techniques were utilized to monitor the properties of N -Ar discharges. For actinometry, spectral lines and bands from N (337.1nm), N (391.4nm), N(746.8nm), and Ar(750.4 and 811.53 nm) were chosen. The percent dissociation of nitrogen was obtained from the measured intensity peaks of light emission by using the OES actinometry. Above the Ar content of 20 % in the gas mixture, the light emission intensities from Ar atom increase drastically. However, the intensity of light emission from the nitrogen second positive system remains almost unchanged as the Ar content increases. The ion density and the electron temperature were obtained by using Langmuir probe and Boltzmann's plot method. The electron density is found to increase with the Ar content and with applied rf power while the electron temperature decreases with these parameters. The vibrational distributions of radiative excited states N ? ? ?? is determined. The distributions are found to be Boltzmann and the characteristic vibrational temperatures increase with the pressure and Ar content but are not affected by the power variations in the 200 ~ 800 W at 5 mTorr, Ar 5 % discharge. The vibrational distribution of the ground state N ? ? ?? ?? is deduced from the N ? ? ?? distribution, following the Franck– Condon principle. The rotational temperature is measured by comparing the emission spectrum of the first negative system N ? ? ? ? ?? ?? with a synthetic spectrum. The gas kinetic temperature, assumed to be in equilibrium with the rotational temperature, was obtained from a fit to the experimentally obtained 0→ 0 band at 391.4 nm. The rotational temperature of 385±45 K was obtained for a 200 ~ 800 W, and 5 mTorr N -Ar 5 ~ 80 % plasma.
