Si(NC_(4)H_(8))_(3)H은 기판온도 191-280oC에서 일정한 증착속도(0.1 nm/cycle)를 보이며 낮은 밀도의 박막이 형성되었고 기판온도 404℃에서 최대 증착속도(0.25 nm/cycle)를 보였으나 기판온도 404℃ 이상에서 precursor가 주입부에서 열 분해되어 증착속도가 빠르게 감소하였다. Recently, three-dimensional stacked memory array structures were proposed, such as Bit-Cost Scalable (BiCS) flash and Terabit Cell Array Transistor (TCAT) flash, and they may provide a new low-cost scaling path to NAND flash. In three-dimensional flash memories, dielectric deposition with excellent step coverage and film quality is critical. Since the memory density is increased by increasing the number of stacking layers, the aspect ratio of the hole is very high. Atomic layer deposition (ALD) is the most promising candidate for this application, because this technique is an atomic layer-by-layer growth process based on self-limiting surface reactions. In previous studies, ALD SiO₂ thin films were deposited at 310-471℃ using dichlorosilane (SiH₂Cl₂) or hexachlorosilane (Si₂Cl_(6)) as the silicon precursors and a mixture of ozone and oxygen (O_(3)/O₂) as the oxidant. The ALD films exhibited excellent electrical properties that were equivalent to those of LPCVD films. However, the ALD reactions were relatively slow due to the strong Si-Cl bonds of the silicon precursor. The deposition rates were saturated for SiH₂Cl₂ exposure over 5×10^(9)L (1L = 10^(-6) Torr-s) and Si2Cl6 exposures over 1×10^(8)L. In addition, the use of chloride precursor results in the incorporation of chlorine in the deposited film. In this study, SiO₂ thin films were deposited by alternating exposures to an amino silane and O_(3)/O₂ gas. Si(NHC₂H_(5))_(4) and Si(NC_(4)H_(8))_(3)H were chosen as the silicon precursor because they possess stability at high temperature and have no Si-Cl bond. The deposition kinetics was examined at different deposition temperatures with varying pulse times of precursor and oxidant. A traveling-wave-type warm-wall reactor was used, and the wafer temperature was calibrated by a wafer with embedded thermocouples. The physical and electrical properties of the deposited films were analyzed at different process temperature. High-quality SiO₂ films were deposited by alternating exposures to Si(NHC₂H_(5))_(4) and O_(3)/O₂ gas. The deposition was governed by a self-limiting ALD reaction at process temperatures ranging from 325 to 514 ℃, and the growth rate at 404 ℃ was saturated at 0.2 nm/cycle for a exposure of 1.72 × 10^(6) L, which is significantly lower than that of the ALD from Si₂Cl_(6). The films deposited in the low-temperature regime (365-404℃) exhibited higher growth rates owing to higher impurity concentrations and poor integrities. Concentration of impurities decreased with increasing substrate temperature, and the films deposited in the high-temperature regime (478-514℃) showed good physical and electrical properties equivalent to those of LPCVD films and ALD films from Si_(2)Cl_(6). High-quality SiO₂ films were also grown by alternating exposures to Si(NC4H8)3H and O_(3)/O₂ gas. The deposition was governed by a self-limiting ALD reaction at process temperatures ranging from 191-514 ℃, and the growth rate at 404 ℃ was saturated at 0.25 nm/cycle for a exposure of 5×10^(5) L, which is significantly lower than that of the ALD from Si_(2)Cl_(6). The films deposited in the low-temperature regime (191-280℃) exhibited lower growth rates (0.1 nm/cycle) and poor integrities. High-temperature regime (365-404℃) showed higher growth rate and better integrities. However, the growth rate decreased rapidly at substrate temperatures higher than 404oC because of depletion of the precursor that was decomposed before react with the substrate. Electrical properties were better with increasing substrate temperature. but leakage current density property were comparable with LPCVD or ALD SiO₂ thin film using Si₂Cl_(6). It was possible to deposit SiO₂ thin film using amino silane precursor with lower exposure than chloride precursor. Especially Si(NHC₂H_(5))_(4) was stable at high temperature and Si(NC_(4)H_(8))_(3)H was reacted at low temperature therefore it was able to deposit SiO₂ thin films using that precursor.
