As a result, stable bipolar switching characteristics were confirmed at a low operation voltage less than 5 V, and this mechanism was investigated by the Poole-Frenkel model. Also, endurance characteristics retained by DC sweeping more than 100 times, and the retention characteristic of the two resistance states was measured and the device does not show any significant degradation either at room temperature or 85 ˚C. Although these conventional methods such as the physical vapor deposition (PVD), chemical vapor deposition (CVD), and rf magnetron sputtering can grow high-quality thin films, they have required expensive equipment, high running cost, high thermal budget and long process time because of their operation under ultrahigh vacuum conditions. In addition, non-ideal effects caused by substrate plasma damage. So, switching medium were formed by solution process for ReRAM device. As a result, fabrication price reduced significantly because expensive vacuum equipment doesn’t require, and reliability characteristics was improved by reducing standard deviation value to 0.48 from 0.61 by overcoming non-ideal effect result from plasma damage.
