Particle-in-cell (PIC) simulation, which uses electric and magnetic field assigned to grids and much fewer number of particles than number of real particles, has contributed to understanding complex plasma phenomena in various research areas. When compared with fluid simulation, the PIC simulation is self-consistent and treats kinetic properties of charged particles, however, PIC simulation takes much computational time consumption. In these days, required time for simulation results is reduced due to the mathematical improvement in numerical analysis and advanced computer hardware. However, expensive computational cost is still required in the discharge simulation with high collision rate or large volume device. In 1-dimensional particle simulations, it is found that Ramsaur gas microplasmas have a quite different electron kinetics compared to a low pressure dc plasma. The electron energy probability functions (EEPFs) of the argon dc microplasma are bi-Maxwellian for pressure exceeding 100 Torr, whereas it shows a convex shape for 10 Torr, quite differently from those of a conventional low pressure argon dc discharge which normally show the Druyvesteyn type EEPF. High elastic and inelastic electron-neutral collision frequencies affect the EEPF since the cathode fall length decreases more slowly than the e-n collisional mean free paths as the pressure is increased. Characteristics of dc high pressure argon microplasmas are studied by using a one-dimensional particle-in-cell and Monte Carlo collision simulation. The accelerated electrons inside the cathode fall region rapidly lose their kinetic energy near the cathode due to a high collision rate, and forming a highly non-uniform electron distribution in the positive column. This non-uniformity creates a difference between the electron diffusion current density and drift current density in the negative glow and positive column. An electric field is built to sustain continuity of the total current density. This retards the electron diffusion current in the region where the electron density gradient is large and induces an electron drift current in the region where electron density gradient is small. When the electrode gap is very small for electrons to diffuse in the entire volume of discharge, only one field reversal is shown in the negative glow. The discharge at atmospheric pressure has a shorter length of the cathode fall, a more biased electron distribution to the cathode, and a stronger negative electric field between the second and third field reversals due to an increased collision rate compared with that at 300 Torr. Self-consistent electromagnetic simulation of a 2.45 GHz electron cyclotron resonance (ECR) plasma source with a magnetron magnetic field configuration has been performed by using three-dimensional particle-in-cell and Monte Carlo collisional (PIC-MCC) simulation codes. Plasma density and electron temperature have peak values in the theoretically predicted ECR heating region. The electrons are well trapped by the strong external magnetic field and are distributed along the magnetic field line. The electron drift motion is mostly affected by the pressure gradient (diamagnetic drift). The ion density profile almost resembles the electron density distribution. This phenomenon can be explained by two mechanisms: More frequent ionizations where high energy electrons exist more abundantly and stronger ion attraction by the ambipolar electric field than the one due to ion direct diffusion onto the outer wall. In the modeling of the dc magnetron sputtering system, the erosion rate of target is calculated by using the PIC-MCC simulation. The target erosion profile in the simulation is in very good agreement with the experimental measurement except that the erosion width in the simulation is a little narrower. It is concluded that the reason of the difference comes from that the simulation data does not reach to steady-state. When the magnets under the target move horizontally, about 10 % of target utilization is increased compared with the erosion using stopped magnets. Only numerical methods are used for all of calculating sequence starting from external magnetic field to erosion rate in the moving magnets. These simulation procedures can be applied to optimizing target erosion utilization without consumption in target material and electronic power.
