As a result of tremendous investigations over last two decades, a wide range of applications based on CNT has opened up such as flexible electronics, sensor technologies, field-effect transistors and so on. In order to create electronic systems based on CNTFETs, the understanding of the device operation and its accurate modeling is highly required. However, the most generic conceptual framework available in electronics is based on Si-MOSFETs physics. The problem is that CNTFETs, usually being Schottky-Barrier (SB) transistors, have modus operandi that are quite different from regular Si-MOSFET devices. The state of the art on CNTFET modeling is quite rich; however, it does not give a complete answer to CNTFET modeling either, as existing models are generally highly tuned to specific device architectures, favoring short-channel devices operating in quasi-ballistic regime. These models cannot directly describe the particular devices that are being developed at various laboratories. In our case, we developed high performance CNTFETs based on single wall CNT (SWCNT) mats with long channel length without percolation. And there is no physical model to describe it perfectly. The main purpose of this work is to explore the physics of practical CNTFET devices based on theoretical studies, numerical models and electrical characterizations. Using the literature on Schottky transistors, especially by adapting existing compact models, we derive the physical model best suited to describe our own CNTFET devices using quantities such as CNT diameter, oxide thickness, Schottky barrier height. Based on the physical model, the electrical characteristics are derived numerically using MATLAB in order to grasp a better understanding of the device behavior with respect to physical parameters. Experimentally, several reproducible devices were characterized in the same environmental conditions and their electrical characteristics are analyzed in view of the physical model.
