In Secondary Ion Mass Spectrometry (SIMS) depth profiling analysis of multilayer films, the location of the interfaces is generally determined by 84-16 % definition. In this case, the measurement of layer thickness is difficult because of the difficuly in the determination of interface location by the interface artifact due to the severe matrix effect. In this study, we investigated a method to measure the layer thickness by a new 50 at% definition of interface . Si-Ge and Si-Ti alloy films to determine the relative sensitivity factors (RSF) and Si/Ge and Si/Ti multilayer films to study the method to determine the layer thickness were fabricated by ion beam sputtering deposition. The compositions of the alloy films were measured by Rutherford backscattering spectroscopy (RBS) and the thicknesses of the multilayer specimens were precisely determined by the combination of high resolution transmission electron microscopy (HR-TEM) and scanning TEM/EDS. The RSFs of the constituent elements were determined from the alloy reference films with about 50 at% atomic ratio and the raw depth profiles of the multilayer films were converted to compositional depth profiles by the measured RSFs. In these compositional depth profiles, the locations of the interfaces were correctly determined by 50 at% definition. The sputtering rates of each layers could be well determined from the compositional depth profiles of the reference Si/Ge and Si/Ti multilayer films with well-known layer thicknesses, and the layer thicknesses of the test multilayer films could be also well determined by multiplication of the sputtering times and the sputtering rates of each layers. As the same manner, the layer thicknesses of the Si/Ge and Si/Ti multilayer films were measured by oxygen and cesium ions as a function of the primary ion energy. As a result, the measured thicknesses of the test specimens are being closed to the real thicknesses as the primary ion energy is decreased. Abnormal interfacial artifact with two intense spikes was observed in SIMS depth profiling analysis of Si/Ge multilayer films by oxygen ion beam where the Si surface is partially oxidized. The detailed step-by-step variations of the secondary ion intensities were investigated from the interface locations determined by the compositional depth profiles. Selective accumulation of the oxygen ions in the reactive Si layer and the implantation depth was suggested as the origin of the two-step interface artifact. The distances between the interfaces and the second spikes were well correlated with the implantation depth of the projected oxygen ions. The relative atomic fraction of Cu(In,Ga)Se2 (CIGS) films is one of the most important parameters for the fabrication of CIGS thin film solar cells because the conversion efficiency is depending on the chalcophyrite crystalline structure of the CIGS film. Especially, it has been widely reported that the conversion efficiency is improved by variation of the in-depth distribution of In and Ga.[73] However, the quantitative analysis of multi-element alloy films via surface analysis methods is very difficult due to severe matrix effect. In this study, the quantitative analysis of CIGS films was investigated by SIMS and Auger electron spectroscopy (AES). The atomic fractions of Cu, In, Ga and Se in the CIGS films were measured by using the RSFs derived from the certified atomic fractions of a reference CIGS film. The total ion intensities of the constituent elements were obtained by the total number counting method. The atomic fractions measured by SIMS were linearly proportional to those certified by inductively coupled plasma mass spectrometry using an isotope dilution method. The uncertainties were determined from the standard uncertainties in the measurements and those of a CIGS thin film certified reference material. The atomic fractions measured by AES analysis were also linearly proportional to the certified values. The uncertainty in the AES depth profiling analysis of CIGS films was much smaller than that in the SIMS depth profiling analysis.
