There is no doubt that p-type metal oxide semiconductors have been playing a vital role in the development of science and technology in recent years because of their crucial role in many applications including catalysts, sensors, functional materials, solar cells, etc. For gas sensing purpose, solid state sensors based p-type nanomaterials can operate at lower temperature comparing with n-type nanomaterials. In addition, low band gaps of p-type materials allow the implementation visible light while the large bandgap of n-type materials can only tuned in the ultra violet (UV) range during the operation. These advantages are not only important to reduce the power consumption of the device, but also necessary to prohibits unexpected accidences while working with combustible gases. Nevertheless, there are still several issues in synthesizing as well as characterizing gas sensing properties of a p-type metal oxide nanomaterials. The main problem of p-type semiconducting gas sensing properties is the weak sensitivity toward target gases at relatively low temperature. Typical solution for this is tailoring the material morphology to enhance the effective surface area which is able to expose to target gas during the operation. Up to this moment, bottom-up approach is frequently considered to fabricate and modulate the morphology of nanomaterials. In addition, syntheses of nanomaterials based vapor-liquid-solid (VLS), vapor-solid-solid (VSS) and recently vapor-quasiliquid-solid (VQS) mechanism are attracting much attention from scientists. Generally, those mechanism require catalyst as nuclei or seeds and can be carried out in a vacuum chamber with streams of source material versus carrier/reaction gases. Therefore, sputtering, which is well known as the thin film deposition system can be used to synthesize more complex submicron structures. Cuprous oxide (Cu2O) is a potential p-type metal-oxide semiconductor with a direct bandgap of ~2.17 eV with excellent optical and magnetic properties. It has been applied in many fields, like catalysis, lithium-ion battery-anode materials, photo-electrodes, low-cost solar cells and sensors. Due to the interests of tailoring material morphologies, many studies have carried out syntheses of Cu2O in form of nanowires, nanotubes, nanorods, nanocubes, nanoflowers, and a variety of shapes. Although Cu2O thin films deposited by sputtering were extensively studied, studies about the synthesis of Cu2O rod-like structure via sputtering route applying for gas sensors is still missing. Along with cuprous oxide, stannous oxide is a p-type metal oxide semiconductor with a band gap ranging from 2.5 eV to 3 eV. SnO is a well-known coating material and catalyst, and has recently been applied to thin film transistors. However, sensing properties of stannous oxide is still lack of concern. Main reason for this problem may relate to the disproportion of SnO to Sn and SnO2 (SnO -> Sn3O4 + Sn -> SnO2 + Sn) at elevated temperatures which is indirectly affected to the p-type semiconducting gas sensing properties. Study entitled “Syntheses and gas sensing properties of Cu2O and SnO nanomaterials” is proposed to solve these issues. On the first part of the dissertation, strategy of nanomaterial synthesis by bottom-up approach and gas sensing properties of solid-state metal oxide semiconductor were briefly overviewed. On the second part, thin film, submicron-sized rods and trees of Cu2O were grown by RF magnetron sputtering. In specific, typical sputtering conditions based on substrate temperature, sputtering time and oxygen partial pressure to grow thin film, submicron-sized rods and trees of Cu2O on glass substrates from metallic Cu targets were investigated. The submicron-rods with diameters of 100?700 nm and lengths of 2?8 μm were synthesized. The abundance of Cu species, which is modulated by the Ar/O2 ratio during the sputtering process affect directly to the growths of the Cu2O branches on the bodies of the submicron-rods. Transmission electron microscopy and elemental mapping reveal that metallic Cu are existed on the heads of the Cu2O rods. The formation model of the submicron-sized rods and trees of Cu2O is discussed. On the third part, the obtained samples are used to fabricate gas sensors. The H2S-sensing properties of the sensors at working temperatures from 100 oC to 300 oC are studied, in which the Cu2O tree-like sensor performed the best sensitivity comparing with that of the rest samples. A transformation from Cu2O to CuS is considered as the sensing mechanism of the sensors. Besides, influences of the morphologies onto the sensing properties are analyzed and compared. On the fourth part, NH3 sensing properties of SnO thin film by RF magnetron sputtering is introduced. Here, SnO thin films with 100 nm in thickness were deposited on glass substrates. A stack structure of SnO2/SnO, where few nanometers of SnO2 were determined on the SnO thin film by X-ray photoelectron spectroscopy. In addition, XPS depth profile analysis of the pristine and heat treated thin films were introduced. The electrical behavior of the as-sputtered films during heat treatment in air and nitrogen was recorded to investigate the working conditions for the SnO sensor. Subsequently, The NH3 sensing properties of the SnO sensor at operating temperature of 50?200 oC were examined, in which the p-type semiconducting sensing properties of the thin film were noted. The sensor shows good sensitivity and repeatability to NH3 vapor. A sensing mechanism was proposed and discussed. On the final part, visible light induced gas sensing properties of SnO thin film was discovered and compared with thermal induced gas sensing properties of the as-prepared sample. In this study, 10 nm thin film of SnO sensor was fabricated for the measurement. The device tested with H2S and NO2 at 100?200 oC without light (dark mode) showed a transition gas sensing behavior of the thin film from p-type to n-type at 150 and 200 oC. The purple (λ = 405 nm), green (λ = 510 nm) and red (λ = 658 nm) light response of the sample was fast (2 s) and repeatable. Interestingly, the sensor was better responded to SO2, NO2, H2S and NH3 under purple light at room temperature comparing with the sensor response at 100?200 oC. There was no phase transformation between SnO and SnO2 during the measurement. Especially, the response-recovery curves were highly repeatable and the minimum concentration of H2S which the sensor can detect is 5 ppm. Comprehensive conclusions were made, in which different submicron structures of Cu2O were well tailored by RF magnetron sputtering. VLS and VQS were considered as the main mechanism of the growth. The sensing performance of the submicron-tree Cu2O sensor was enhanced significantly comparing with that of the thin film device. In addition, P-type semiconducting gas sensing properties of SnO was first time recorded at the operating temperature below 200 oC. More interestingly, purple light induced gas sensing performance of 10 nm SnO thin film at room temperature was found to be far more better than that operated at elevated temperature. The involved sensing mechanism was introduced and discussed.

It has been applied in many fields, like catalysis, lithium-ion battery-anode materials, photo-electrodes, low-cost solar cells and sensors. Due to the interests of tailoring material morphologies, many studies have carried out syntheses of Cu2O in form of nanowires, nanotubes, nanorods, nanocubes, nanoflowers, and a variety of shapes. Although Cu2O thin films deposited by sputtering were extensively studied, studies about the synthesis of Cu2O rod-like structure via sputtering route applying for gas sensors is still missing. Along with cuprous oxide, stannous oxide is a p-type metal oxide semiconductor with a band gap ranging from 2.5 eV to 3 eV. SnO is a well-known coating material and catalyst, and has recently been applied to thin film transistors. However, sensing properties of stannous oxide is still lack of concern. Main reason for this problem may relate to the disproportion of SnO to Sn and SnO2 (SnO -> Sn3O4 + Sn -> SnO2 + Sn) at elevated temperatures which is indirectly affected to the p-type semiconducting gas sensing properties. Study entitled “Syntheses and gas sensing properties of Cu2O and SnO nanomaterials” is proposed to solve these issues. On the first part of the dissertation, strategy of nanomaterial synthesis by bottom-up approach and gas sensing properties of solid-state metal oxide semiconductor were briefly overviewed. On the second part, thin film, submicron-sized rods and trees of Cu2O were grown by RF magnetron sputtering. In specific, typical sputtering conditions based on substrate temperature, sputtering time and oxygen partial pressure to grow thin film, submicron-sized rods and trees of Cu2O on glass substrates from metallic Cu targets were investigated. The submicron-rods with diameters of 100?700 nm and lengths of 2?8 μm were synthesized. The abundance of Cu species, which is modulated by the Ar/O2 ratio during the sputtering process affect directly to the growths of the Cu2O branches on the bodies of the submicron-rods. Transmission electron microscopy and elemental mapping reveal that metallic Cu are existed on the heads of the Cu2O rods. The formation model of the submicron-sized rods and trees of Cu2O is discussed. On the third part, the obtained samples are used to fabricate gas sensors. The H2S-sensing properties of the sensors at working temperatures from 100 oC to 300 oC are studied, in which the Cu2O tree-like sensor performed the best sensitivity comparing with that of the rest samples. A transformation from Cu2O to CuS is considered as the sensing mechanism of the sensors. Besides, influences of the morphologies onto the sensing properties are analyzed and compared. On the fourth part, NH3 sensing properties of SnO thin film by RF magnetron sputtering is introduced. Here, SnO thin films with 100 nm in thickness were deposited on glass substrates. A stack structure of SnO2/SnO, where few nanometers of SnO2 were determined on the SnO thin film by X-ray photoelectron spectroscopy. In addition, XPS depth profile analysis of the pristine and heat treated thin films were introduced. The electrical behavior of the as-sputtered films during heat treatment in air and nitrogen was recorded to investigate the working conditions for the SnO sensor. Subsequently, The NH3 sensing properties of the SnO sensor at operating temperature of 50?200 oC were examined, in which the p-type semiconducting sensing properties of the thin film were noted. The sensor shows good sensitivity and repeatability to NH3 vapor. A sensing mechanism was proposed and discussed. On the final part, visible light induced gas sensing properties of SnO thin film was discovered and compared with thermal induced gas sensing properties of the as-prepared sample. In this study, 10 nm thin film of SnO sensor was fabricated for the measurement. The device tested with H2S and NO2 at 100?200 oC without light (dark mode) showed a transition gas sensing behavior of the thin film from p-type to n-type at 150 and 200 oC. The purple (λ = 405 nm), green (λ = 510 nm) and red (λ = 658 nm) light response of the sample was fast (2 s) and repeatable. Interestingly, the sensor was better responded to SO2, NO2, H2S and NH3 under purple light at room temperature comparing with the sensor response at 100?200 oC. There was no phase transformation between SnO and SnO2 during the measurement. Especially, the response-recovery curves were highly repeatable and the minimum concentration of H2S which the sensor can detect is 5 ppm. Comprehensive conclusions were made, in which different submicron structures of Cu2O were well tailored by RF magnetron sputtering. VLS and VQS were considered as the main mechanism of the growth. The sensing performance of the submicron-tree Cu2O sensor was enhanced significantly comparing with that of the thin film device. In addition, P-type semiconducting gas sensing properties of SnO was first time recorded at the operating temperature below 200 oC. More interestingly, purple light induced gas sensing performance of 10 nm SnO thin film at room temperature was found to be far more better than that operated at elevated temperature. The involved sensing mechanism was introduced and discussed.
