R2R (Run-to-run) 제어는 그러한 공정 변동 (process variations) 효과를 제거하여 공정 품질이 큰 변동없이 타깃을 유지하는 것을 목표로 한다. 기존의 R2R 제어기는 공정의 입력과 출력의 관계를 학습하는 가상 계측(virtual metrology, VM) 모델에 기반하여 최적 제어 값을 찾는다. 하지만 이 접근방법은 VM 모델의 예측 정확도에 의해 제어기의 성능이 좌우된다. 본 논문은 최소제곱 생성적 적대 신경망(least squares generative adversarial networks, LSGANs)을 활용하는 새로운 R2R 제어기를 제안한다. 제안 모델은 VM 에 의한 간접 제어 방식이 아닌 LSGANs 에 의해 제어 값의 분포를 직접 학습하여 제어기의 성능을 향상시킨다. 특히, 이 모델은 합성곱 신경망(convolutional neural network)를 통해 CMP 공정의 변화 추세를 추출하여 제어값을 생성하는데 반영하고 또한 베이지안 최적화 (Bayesianoptimization)을 이용하여 모델의 하이퍼 파라미터 (hyper-parameters)를 결정하기 때문에 공정변동에 대해서 준수하게 대응하면서 우수한 성능을 보인다. 반도체 회사의 CMP 장비에서 얻는 실제 데이터를 이용한 실험 결과, 제안 모델은 인공 신경망 기반 제어기 대비 제어 오차가 매우 적었음을 확인하였다.

Achieving high process quality for chemical mechanical planarization (CMP), an important unit process in semiconductor manufacturing, is difficult owing to its distinct process drift and shift resulting from equipment aging and maintenance. Run-to-run (R2R) control aims to maintain the targeted process quality having no large variations by reducing the effect of process variations. The existing R2R controller finds the optimal control values based on the virtual metrology (VM) model that train the input–output relationship of the process. Whereas, in this approach, the controller performance is determined by the prediction error of the VM model. In this study, a novel R2R controller that utilizes the least-squares generative adversarial networks (LSGANs) is proposed. This model improves the controller performance by directly training the distribution of control values by using LSGANs instead of indirectly generating control values based on the prediction of VM. It shows excellent performance while adequately responding to process variations as it extracts the changing trends of the CMP process using a convolutional neural network, reflects them when generating the control values, and determines the model’s hyperparameters using Bayesian optimization. An experiment using data obtained from the CMP equipment of a semiconductor company verified that the proposed model generated few control errors compared with a neural-network-based controller.
