AFM (Atomic Force Microscopy)은 팁과 샘플의 힘을 감지하기 위해 날카로운 캔틸레버 또는 쿼츠 튜닝 포크 (QTF)를 사용한 SPM이 보편적으로 광범위하게 사용되는 형태다. AFM의 도움으로 거칠기, 높이 프로필, 지형처럼 많은 유용한 매개 변수를 측정할 수 있다. Imaging of three-dimensional nanostructures with high aspect ratio is an emerging challenge to explorer the nanostructures in the field of nanoscience and nanotechnology. Scanning probe microscopy (SPM) has been widely used in many filed for characterization of semiconductors, insulators as well as metals. The study using SPM involves identification of chemical group in the field of chemistry, imaging of DNA in the field of biology and covered many other fields. Atomic force microscopy (AFM) is the most common and extensively used form of SPM which used a sharp cantilever or quartz tuning fork (QTF) to detect the tip-sample force. With the help of AFM, many useful parameters can be obtained like roughness, height profile, topography. AFM is a promising tool to characterize the nanofeatures as small as few atoms thick, but it is unable to image the features with high aspect ratio structures present above or below the surface like via holes, silicon pillars or Zinc oxide nanorods. To improve the performance, nanoscale semiconductor devices are integrated and stacked vertically with through silicon via holes (TSV). The high-density semiconductor devices highlighted many challenging problems to characterize the three-dimensional features like critical dimension (CD), depth measurement of the trench or via holes. To address these problems, many AFM techniques with non-raster scanning as well as optical methods have been employed, however, every technique has some limitation to solve the aforementioned problem. To address the limitations of non-raster scanning algorithms as well as optical methods, we have proposed the three-dimensional algorithm which can able to image the high aspect ratio features present above or below the surface. In addition to this, the height and depth of the features can be estimated. We have used a QTF sensor which involves the focus ion beam treatment (FIB) of electrochemically etched tungsten tip followed by the single multiwall carbon nanotube. Three-dimensional scanning algorithm can be summed up into four steps. Firstly, the location of the holes was estimated by the force-distance mapping. We have used the amplitude reduction technique i.e. reduction in the amplitude is monitored which indicate that the tip is near or away from the feature. A 2D map with false color is created which determine the location of the holes. Secondly, the tip is pushed deep inside the hole so that it is very close to the bottom of the hole. There might be the possibility for the hole to have many local minima, however, the real depth of the hole is estimated in step 1 by pushing the tip deep inside the hole. It has been found that if the amplitude drops more than 60%, then it is considered as the real bottom. Thirdly, the tip moves along a +X direction to find the first sidewall. The location of the sidewall is checked at every position. If no first wall is detected, the tip keeps moving along a +X direction until it founds the sidewall. Fourth, once the tip founds the sidewall along either direction, the corresponding movement was done accordingly to the algorithm in a counterclockwise manner. For example, if the tip found the sidewall along a +X direction, it will move along a +Y direction. Similarly, if the tip found the sidewall along a +Y direction then it will move along a -X direction and so on. If more than one direction sidewall can be found, i.e. along +X and +Y, then the tip will move along -X direction to continue the scanning in a counterclockwise fashion. In the worst case, if all direction sidewall was found which corresponds to the situation that tip is stuck with the sidewall. Then the tip will try to free itself from the sidewall by increasing the jump step. At first, if the tip is unable to revive itself from sidewall then the jump step is further increased. At some point, the tip will be free from the sidewall and the increased jump step will be subtracted to get the original sidewall checking step. Once the complete rim scan has been completed, the tip is retracted along +Z direction to start the next scan. The sidewall checking step and tip motion step can be controlled to achieve a high resolution. Once the tip finished scanning of the hole, the straight line in the line profile window appeared which shows that the tip has completed the scan. Next, the study of heterojunction using Kelvin probe force microscopy (KPFM) revealed that the Fermi level of heterojunction can be tuned upon external biasing the device. KPFM study was carried out to study the type-II heterojunction based on n-type MoSe2 and p-type WSe2 formed by mechanical exfoliation and dry transfer method on Si/SiO2. Band offset is also characterized in heterojunction. When there is no bias, the electron and holes are separated by built-in potential or potential barrier. To make the electron to cross this junction or tuning the barrier height can be done using external bias which can be seen in KPFM mapping. In addition to this, the shift in the Fermi level was also observed when the light of different wavelengths is shined on the heterojunction. The photocarrier generation process and photo-transportation were also studied using KPFM of two-dimensional heterojunction, especially on the heterojunction region by mean of surface photovoltage. The analysis of surface potential data obtained from KPFM reveals that light absorption results in the generation of free charge carrier and quasi-fermi level is determined by measuring the differential vacuum level shift over the heterojunction formed by n-type MoSe2 and p-type WSe2. In addition to this, KPFM data reveals that the shift in quasi-fermi level has a strong dependency on the optical power.
