In this paper, the effects of TSOM image instrumentation under image operating environment and image instrumentation conditions were analyzed using simulation and actual acquired images, respectively. To analyze the measurement conditions, the image was acquired using a 100 - scale TSOM optical system using a modified mirror, and the reference TSOM image was created by the pattern size of the specimen, and the measurement conditions were classified into different cases to analyze the MSD for each case. In addition, the TSOM simulation tool was used to identify the operating environment (Jitter, Center Shift) that could occur when obtaining 2D sample images and The MSD was calculated by obtaining a TSOM image with an ideal environment and a DTI (Differential TSOM Image) of the TSOM image with an operational environment implemented in the simulation.
