In this study, we developed a high-performance SiNx single encapsulation layer, which can be applied to organic electronic devices, based on low-temperature plasma-enhanced chemical vapor deposition (PECVD) process. A process temperature is progressing at 80 oC, and the process gas has added H2 to SiH4, N2 and NH3. By adding hydrogen in the original process, the density of the thin-film was improved, and the moisture permeability was less than 5x10-5 g/m2∙day. In addition, the electrical characteristics and stability of the device were confirmed during PECVD process through application to the top-emitting OLED.
