본 논문에서는 상온에서 동작하는 광기반 NO2 가스센서의 제작 및 특성 평가 결과를 보고한다. NO2 가스센서는 고품위 결정질의 GaN나노와이어 (Nanowire)와 그래핀 (Graphene)을 각각 광흡수층 (Light-absorbing medium)과 운반자의 전도층 (Carrier channel)으로 사용하여 제작되었다. GaN 나노와이어는 Si(111) 기판에 분자선증착기 (Molecular-beam epitaxy)를 이용하여 성장하였다. GaN 나노와이어는 새로운 ‘Ga pre-deposition’ 법을 도입하여 성장하였으며, 성장온도와 V/III 비율 (N/Ga 비율) 등의 성장조건을 변화시켜 구조 및 광학적 특성을 체계적으로 제어하였다. GaN 나노와이어의 구면수차보정 투과전자현미경 (Aberration-corrected transmission-electron microscope, Cs-TEM) 이미지 분석을 통해 Si 기판에 형성한 III-V 반도체 나노와이어에서 일반적으로 관찰되는 적층결함 (Stacking faults) 및 전위 (Dislocation) 생성 없이 Wurtzite 결정구조로 성장되었음을 확인하였다. GaN 나노와이어의 상온 포토루미네슨스 (Photoluminescence, PL) 스펙트럼에서 363.3 nm 파장에서 강한 광신호가 관찰되었다. 기존 보고된 GaN 나노와이어의 구조 및 광학적 특성과 비교할 때, 본 연구에서 제안한 ‘Ga pre-deposition’ 법을 이용하여 고품위 결정성을 갖는 GaN 나노와이어가 성장된 것으로 평가할 수 있다. 그래핀의 라만 분광법 (Raman spectroscopy) 스펙트럼에서 2,682.2 cm-1 에서 ‘2D 피크’ 신호가 강하게 관찰되었다. 이때, ‘2D 피크’는 하나의 대칭적인 로렌츠 (Lorentzian) 형상을 나타내었고, 이를 통해 그래핀의 격자 변형 정도는 무시할 수 있다. ‘2D 피크’와 1,343.7 cm-1 에서 관찰된 ‘D 피크’의 비율이 2.12로 계산되었으며, 이는 단일층 그래핀이 고품위 결정성을 갖는 것을 의미한다. 제논 램프 (Xenon lamp)의 광세기를 1 mW/cm2로 고정하고 100 ppm 농도의 NO2에 가스센서를 노출시켰을 때, 상온에서 응답도 (Responsivity)가 16%로 측정되었으며, 광세기를 100 mW/cm2로 증가시켰을 때 23%로 증가하였다. 이 결과는 기존 보고된 상온동작 GaN 기반 NO2 가스센서에 비해 낮은 광세기 조건에서 상대적으로 높은 값으로 고효율의 광기반 상온동작 NO2 가스센서를 제작한 것으로 평가할 수 있다. 가스센서를 제작하고 6개월 후 측정한 NO2 가스의 응답도는 21.9%로 측정되었고 이는 소자 제작 직후 측정된 것과 비교하여 약 95%에 해당하는 값으로 장기간 신뢰성 있게 동작함을 나타낸다. 제작된 가스센서에 NO2, H2S, H2, CO 및 CH3CHO 가스를 독립적으로 주입한 후 응답특성을 측정한 결과, 응답도가 각각 23, 5, 2.6, 2.2 및 1.7%로 측정되었다. 이러한 결과로부터 GaN 나노와이어와 그래핀을 사용한 가스센서가 장시간 안정성 및 NO2 가스에 대한 선택성이 매우 우수함을 나타낸다. 또한, 추가적인 촉매를 사용하지 않고 도핑되지 않은 GaN 나노와이어를 사용하여 기존에 보고된 기술보다 간단한 방법으로 고효율의 상온동작 특성을 갖는 NO2 가스센서를 제작할 수 있었다.

Light-assisted NO2 gas sensors operating at room temperature with high response are successfully fabricated using high-crystalline undoped-GaN nanowires (NWs) and graphene functioning as the light-absorbing medium and carrier channel, respectively. High-crystalline GaN NWs were grown on Si(111) substrates using a plasma-assisted molecular-beam epitaxy. GaN NWs were formed using so called Ga pre-deposition method, where the gallium (Ga) flux is only supplied without nitrogen (N) atoms to from Ga droplets as nucleation sites for NWs. The growth conditions for the GaN NWs such as growth temperature and V/III (N/Ga) ratio were varied to control their structural and optical properties. The structural investigation, particularly aberration-corrected transmission electron microscopy (Cs-TEM) images, indicates that the GaN NWs with a wurtzite crystal structure were grown without stacking faults and dislocations, typically observed from III-V semiconductor NWs based on Si(111). In photoluminescence (PL) spectrum of the GaN NWs, the strong free-exciton peak was clearly observed at the wavelength of 363.3 nm at room temperature. These results indicate that the GaN NWs with high-crystal quality were formed on Si(111). In raman spectrum of the graphene, the three spectral features observed at 1343.7, 1588.6, and 2682.2 cm-1 correspond to the D, G, and 2D peaks. The 2D peak consists of a single symmetric Lorentzian shape, indicating that the strain caused by lattice deformation in graphene is negligible. The intensity ratio between the 2D and G peaks (I2D/IG) was calculated to be 2.12, which are similar to the previously reported values for single-layer graphene. Exposure of the gas sensor to the NO2 concentration of 100 ppm at a light intensity of 1 mW/cm2 of a xenon lamp delivered a response of 16% at room temperature, which increased to 23% when the light intensity increased to 100 mW/cm2. This value is higher than those previously reported for GaN-based NO2 gas sensors operating at room temperature. The room-temperature response of the gas sensor measured after six months was calculated to be 21.9%, which corresponds to 95% compared to the value obtained immediately after fabricating the devices. The response of the gas sensor after independently injecting NO2, H2S, H2, CO, and CH3CHO gases were measured to be 23, 5, 2.6, 2.2, and 1.7%, respectively. These results indicate that the gas sensor using GaN NWs and graphene provides high response, long-term stability, and good selectivity to NO2 gas at room temperature. In addition, the use of undoped-GaN NWs without using additional catalysts makes it possible to fabricate gas sensors that operate at room temperature simpler and better than conventional technologies.
