Atomic layer deposition (ALD) is an irreplaceable deposition technique that can meet requirements of uniformity and conformality for fine dimensions for recent fabrication processes of semiconductor devices. A wide range of materials, such as oxides, nitrides, sulfides, and metals, that are formed employing well-developed ALD precursors and processes are used in semiconductor devices. The dielectric films grown using ALD are being widely used as gate oxides, high-k oxides, spacers, diffusion barriers, and tunneling dielectrics. In particular, the plasma-enhanced atomic layer deposition (PE-ALD) system is specialized for low temperature process. Because plasma energy can activate a chemical reaction between a precursor and a reactant, PE-ALD enables film growth with minimum thermal energy even at low temperatures. However, PE-ALD has its own disadvantages: it degrades film properties because of the low process temperature used, and it causes plasma-induced damage in the films because of their direct exposure to the plasma. Therefore, understanding the film growth mechanisms of PE-ALD, such as precursor adsorption and chemisorption, and the effects of plasma and post treatments on PE-ALD films is important. In this study, the effects of plasma on oxide films grown using PE-ALD were investigated. Based on the experimental results of growing PE-ALD SiO2 using di-isopropylaminosilane (DIPAS) as a precursor, the basic film growth mechanisms of the PE-ALD process and the effect of process parameters, such as growth temperature and in-cycle plasma exposure time, and post treatments on the properties of PE-ALD SiO2 films were identified. The DIPAS precursor chemisorbs to the hydroxyl surface groups by dissociating N(C3H7)2 ligand species. The dissociative chemisorption and desorption of N(C3H7)2 species cause the film surface to remain covered by H-terminated SiH3 species after its exposure to the precursor dose. Therefore, the amount of hydrogen incorporated into the film differs from the following oxidation process. Rutherford backscattering spectrometry measurements using elastic recoil detection and Fourier transform infrared spectroscopy analysis confirmed that the hydrogen content in the film had been considerably reduced owing to its in-cycle plasma exposure. The correlation between the wet etch rate and leakage current of the film and its hydrogen content was also observed. The effects of post treatments, such as plasma treatment and rapid thermal annealing, on PE-ALD SiO2 film properties were also investigated. An ALD temperature window ideal for low-temperature PE-ALD has been discussed. In the growth of PE-ALD TiO2 using tetrakis(dimethylamino)titanium (TDMAT), the surface reaction between the precursor and surface hydroxyl groups resulted in the dissociative chemisorption of N(CH3)2 species. While this dissociative surface reaction is identical to the surface reaction that occurs while growing PE-ALD SiO2 using DIPAS as a Si precursor, described in Chapter 3, the further dissociation of N(CH3)2 species by thermal energy when TDMAT is used as a precursor result in the loss of self-terminating characteristics of the surface reactions. The saturation curves of the PE-ALD process using oxygen plasma pulses depend on the deposition temperature. High growth per cycles (GPCs) and impurity contents (carbon and nitrogen contents) were observed in the TiO2 film between 100 and 150 ℃ when the oxygen radical supply became insufficient. However, this temperature window can be considered the ideal PE-ALD temperature window because the chemisorbed TMDAT precursor remains on the film surface without any further thermal dissociation of the N(CH3)2 species occurring. The presence of chemical bonds, such as C-O, C-O-C, or C=O bonds, in unexchanged ligands was confirmed using X-ray photoelectron spectroscopy (XPS) analysis, which indicated reactions similar to combustion had occurred between N(CH3)2 species and oxygen radicals. The possibility of using a TiO2 hard etch mask for the etching of metals was investigated. The TiO2 film containing approximately 5% carbon and nitrogen had high endurance to dry etching. It also exhibited a high wet etch selectivity when either a SC1 or HF solution was used. The plasma damage that occurred to the film during the oxidation process was finally investigated. The PE-ALD of GeO2 using the tetrakis (dimethylamino) germanium (TDMA-Ge) precursor was also studied. The initial precursor exposure to the radicals contributed to the main oxidation process of the Ge surface depending on the dissociation probabilities of the N(CH3)2 species, which in turn depended on the deposition temperature. With elongated oxygen radical exposure, monoxide bond formation was observed in XPS Ge 3d spectra. Additionally, the calculations performed using the Lorentz-Lorenz equation indirectly proved the presence of monoxide bonds, which depended on the film refractive index. A low wet etch rate in water was detected in the PE-ALD GeO2 films, which had a high film density (approximately 3.5).
