Pt 박막을플라즈마 식각 후 시료의 표면 조성 및 화학적 결합 상태의 분석은 XPS 로 수행하였으며,플라즈마내에 형성되는 radical 밀도의 측정을 위하여 QMS(Quadrupole mass spectroscopy)및 optical emission spectroscopy를 이용하였다. 또한 single Langmuir probe를 이용하여이온 전류 밀도를 측정하여 이들의 결과를 Pt 식각 특성과 비교 검토하였다.BCl3/Cl2 가스를 이용하여 Pt를 식각하는 경우, BCl3/Cl2 가스의 혼합비에 따른optical emission spectroscopy 및 Langmuir probe 측정 결과로 부터, 플라즈마 내로 Cl2 가스의 유입량이 증가함에 따라 Cl의 radical 및 ion current density는 증가하였다. 또한XPS의 분석 결과로 부터 Cl2 유량이 증가함에 따라 시료에서 검출되는 Pt 4f의 intensity가적어짐을 확인하였으며, 이는 Pt의 표면에 형성되는 잔류막의 두께가 증가함을 의미한다.한편 boron의 결합에너지에서는 거의 peak을 찾아 볼 수 없다. 이는 boron의 경우에 Pt와결합하기 보다는 Cl과 결합하여 BCl3의 형태로 제거되는 것으로 추정된다.Ar/Cl2 가스 플라즈마를 이용하여 Pt를 식각하는 경우, QMS의 실험 결과는 식각 가스 내에 Ar 가스의 공급량이 증대됨에 따라 플라즈마 내에서 Cl2가 더 많이 분해되어 Cl래디칼을 형성함을 나타냈다. 또한 Ar의 유량 증가는 이온 전류 밀도의 증가를 초래함을확인하였다. 이로부터 Ar 유량 증가에 따른 Pt식각 속도 증가는 Cl 래디칼의 증가와physical bombardment 효과 증가에 기인함을 확인하였다.Ar/Cl2 가스에 O2를 첨가하는 경우, 산소의 첨가량이 증가함에 따라 Cl 및 Ar species는 급격하게 감소하였으며, ion current density 역시 감소함을 알 수 있었다. 이들 결과로부터 산소 첨가량이 증가함에 따라 Pt의 식각 속도 감소는 식각 라디칼의 감소와 ioncurrent density 감소에 기인함을 확인하였다. 또한 식각 단면의 SEM상으로 부터 Ar/Cl2비가 9:1인 조건에서 식각된 경우에는 식각 표면의 sputtering에 의하여 bull-ear가 형성되었으나, O2를 5%첨가함으로 인하여 bull-ear가 형성되지 않았음을 알 수 있었다. 이는Ar/Cl2 가스를 사용하면 시료의 표면에 subchlorinated Pt가 형성되고, 이들이 sputtering되어 시료의 측벽에 쌓이나, O2가 첨가되는 경우에는 이들 잔류막이 형성되지 않고, metallicPt의 형태로 시료의 표면에 잔존하게 됨을 의미한다.

X-ray photoelectronspectroscopy (XPS) is used to investigate the chemical binding states of etched surfaceand the plasma characteristics was extracted from quadrupole mass spectrometry (QMS),optical emission spectroscopy, and single Langmuir probe.In the case of Pt etching by using BCl3/Cl2 gas chemistries, the results of opticalemission spectroscopy and Langmuir probe showed the increase of Cl radicals and ioncurrent densities in the gas plasma with Cl2 gas flow rate, respectively. At the sametime, XPS results indicated that the intensities of Pt 4f decreased with increasing Cl2gas ratios. The decrease of Pt 4f intensities implies the increase of residue layerthickness on the etched Pt surface.In the case of Ar/Cl2 gas chemistries, atomic percentage of Cl element increasedwith increasing Ar/(Ar+Cl2) mixing ratio in the exception of Ar/(Ar+Cl2) mixing ratioof 1. At the same time, the peaks that seemed to be sub-chlorinated Pt at XPSnarrow scan spectra were found and Cl-Pt bonds rapidly increased at Ar/(Ar+Cl2)mixing ratio of 0.62. QMS results showed that Cl2 molecules are converted to Clradicals with adding Ar gas to Cl2 plasma. This result supports the increased atomicpercentages of Cl elements on the etched Pt surface. The maximum etch rate of Pt isapproximate 140 nm/min at the Ar/(Ar+Cl2) mixing ratio of 0.9. These results areconsistent with XPS, QMS, and Langmuir probe data. It is also found by SEM thatthe more vertical profile is obtained and the bull-ear of the pattern sidewall is formedat the increased Ar/(Ar+Cl2) mixing ratio.In the case of O2 addition to Ar/Cl2 gas chemistries, it was confirmed by usingQMS and single Langmuir probe that Cl and Ar species rapidly decreased and ioncurrent density was also decreased with increasing O2 gas ratios. Thses resultsimplied that the decrease of Pt etch rate is due to the decrease of reactive species andion current density with increasing O2 gas mixing ratios. At the same time, it wasconfirmed by using scanning electron microscope (SEM) that the etched profile of Pt atthe condition of Ar/Cl2=9/1 formed the bull-ear at the side of oxide mask layer due tothe etched surface sputtering. However, the bull-ear formation was not observed inthe case of 5% O2 addition. These results can be explained that in the case of Ar/Cl2gas chemistry, the subchlorinated Pt was formed on the etched surface and the residueof PtClx(or PtClxOy) compounds was piled up at the side of oxide mask layer to makethe bull-ear formation. However, in the case of O2 addition, the residue was notformed and metallic Pt existed on the etched Pt. So the bull-ear formation was notmade at the side of oxide mask layer.
