I. 제 목 테라급 분자 메모리 소자 개발 II. 연구개발의 목표 및 필요성 1. 연구 개발의 목표 테라급 분자 메모리 소자 개발을 위한 단위 분자 소자의 제조 및 특성 측정 기술 확보 - 분자 RTD와 1개의 유기 TFT로 구성된 Hybrid SRAM 셀 제작 - 유기 분자를 이용한 분자 메모리 소자용 capacitor 개발 - 유기 분자를 이용한 Logic gate 개발 - 유기분자로 구성된 분자 광다이오드의 제작 - 유기 분자를 이용한 메모리 용 분자 스위치 가능성 탐구 2. 연구 개발의 필요성 현재의 반도체 기술로는 100 GB 이상의 초고집적 및 대용량화에 도달하는 것에는 기술적 및 물질적 문제가 있는 것으로 예상되고 있다. 즉, 100 nm 이하의 선폭에 도달하기 위해서는 현재 광학적 리토그라피 기술이 개선되어야 하며 또한 100나노미터 이하의 선폭에서는 양자화 효과가 크게 나타나서 고집적으로 압축되어 있는 소자들에서 방출되는 열의 영향으로 인해 주변 회로 사이의 전자 유출과 전자의 통계적 흔들림 등에 의하여 소자의 신뢰성을 잃는다는 것이 문제점으로 부각되고 있다. 보다 더 심각하게 고려되어야 할 문제는 이러한 기술적인 문제가 해결되더라도 초고집적도를 갖는 반도체 칩을 생산하는데 천문학적인 경비가 소요된다는 것이다. 이를 해결할 수 있는 가능성 있는 대안으로 분자 자체를 소자로 이용하는 테라급 IC 개발 연구가 대두되고 있다. 초기의 분자소자에 대한 연구는 매우 미미하였으며 개념적으로 어떻게 고집적화도를 갖는 소자를 제조할 것인지에 대한 구체적인 방안이 없이 다만 유기 분자로 소자를 제작할 수 있다는 것에만 초점이 맞추어져 있었다. 그러나 최근 2-3년 동안 이루어진 연구로 초고집적화가 가능한 분자소자에 대해 여러 가지 방면에서 상당한 진척이 있었으며 이 분야가 상당한 가능성을 가지고 있다는 것을 보여주고 있다. 그러나 분자를 이용한 테라급 소자 개발을 위해서는 아직도 다음과 같은 여러 문제를 해결해야하며 또한 아직 알려져 있지 않는 문제점을 파악해야 하므로 이 분야에 대한 연구 개발이 반드시 필요한 것으로 사료된다. - 사용될 수 있는 여러 분자의 종류 및 구조, 합성 방법 - 분자의 위치 제어 및 조작 기술 - 분자의 assembly 및 소자화 기술 - 분자 수준의 크기를 갖는 소자의 전기적 신호 연결 기술 등 특히 상기 분자 소자의 개발에는 필연적으로 나노 전자 소자의 개발에 사용되는 기술들이 같이 사용될 것이므로 본 프론티어 사업과 같은 대형화 과제에 포함되어 추진될 필요가 있다. III. 연구개발의 내용 및 범위 1. 1차년도(2000.8 - 2001.6) 1)연구 개발 목표 : 단위 분자 소자 부품용 분자 제조 및 interface 유기 소자 기술 개 발(분자 설계, 합성 및 구조 확인,자기 조립 기술 및 LB법을 이용한 박막 제조 기술 확 립, 분자 박막 특성 조사 및 소자 측정 기술 개발, OTFT 설계 및 단위 공정 개발) 2)연 구 개 발 내 용 및 범 위: 분자 전선, 분자 스위치 및 분자 RTD용 분자 설계 및 합성, 자기 조립 박막 제조 및 구조 확인, 활성 분자의 isolation, MIM 구조의 분자 RTD 제작 및 IV 특성 측정, OTFT 제작 및 평가, Porphyrin 유도체의 IP, EA 측정 및 MIM 구조 제작, redox 분자를 이용한 박막 제조, 전자여기체, 전자지연체 분자 합성, 자기조립박막용 cytochrome C 유도체 합성 및 복합 박막 제작, NSOM/STM 용 tip 제작) 2. 2차년도(2001.7 -2001.11) 1)연구 개발 목표: 단위 분자 소자 제작 기술 확보(분자소자용 분자 설계 합성, 분자소자용 자기 조립박막 제조법 개발, 전자빔식각법을 이용한 나노갭 전극 및 패턴 제작, 분자특성 분석법 확립, OTFT 성능 개선, RTD 분자의 전자 구조 계산) 2)연구개발내용 및 범위: RTD 및 NDR 효과를 가질 것으로 예상되는 분자 합성, 합성된 분자의 전기화학적 특성 및 밴드 갭 측정, 혼합 자기조립박막 제조 및 비활성 분자 합성, 20 내지 100nm 갭을 갖는 전극 제작, MIM형의 소자 제작 및 측정, STM을 이용한 분자 소자 특성 조사 연구, 유기 박막의 결정도 향상, Hybrid화를 위한 공정 설계 IV.연구개발결과 1. 분자소자용 분자 합성 및 자기조립 박막 제조 기술 개발 아래에 보인 분자소자용 분자 그리고 자기조립 테스트용의 분자 전선용 분자 및 cage용 분자를 설계 합성하고 이들을 정제한 후 구조를 확인하였다. 합성된 분자 중 1, 3, 6은 공동 연구기관에 제공되었다. 3의 환원 전위는 -900mV (vs AgCl/Ag), 6의 환원 전위는 -780mV (vs AgCl/ Ag)로 관측되었으며 혼합 자기조립 박막을 제조하여 금 나노입자가 표면에 부착되는 비율을 조절할 수 있는 기술도 개발하였다. 또한 표준연구원에서는 나노 갭 전극 제조와 더불어 나노 갭 전극간에 금 나노 입자를 trapping 하는데 성공하였으며 분자 자기 조립된 전극을 사용하여 trap된 금 나노 입자는 비선형 현상을 보임이 관측되었다. 2. 분자소자용 소자 제작 및 Hybrid 타입용 소자 제작 동아대에서는 집적이 가능한 소자 제작에 이용될 수 있는 소자 제작 공정 개발을 위하여, 상하 Au 전극 사이에 SiO2 절연층과 pore를 형성하고, pore에 분자 소자를 삽입한 MIM형 소자를 제작하여 전기적 특성을 측정하고 분석하였다. 소자에 상기 분자 1을 자기 조립하고 전기적 특성을 조사하였으나 tunneling이나 NDR과 관련지을 수 있는 신호를 관측하는데는 실패했다. 이차년도에는 전자빔 식각 기술을 이용하여 약 50 내지 100 nm pore를 갖는 MIM 소자 제작 공정을 개발하고 있다. Anealing 공정을 통하여 평균 1.79Å의 rms를 가지는 평탄한 Au 기판의 제작 공정을 확립하였으며 이를 이용한 자기 조립 박막 제조를 하여 대체적으로 우수한 조립 박막이 생김을 관측하였다. 또한 STM 팁을 이용한 분자 소자의 전기적 특성 측정을 시도하여 diode 특성을 관측하였으나 아직 재현성있는 측정 결과를 얻지는 못하였다. Hybrid형 소자 제작을 위하여 펜타센을 이용한 OTFT를 제작하고 annealing 및 유기 절연층의 사용으로 특성을 향상시켰으며 전하이동도 μFET (㎠/Vㆍs)가 0.24 정도로 관측되었다. 3. 전자전달 기능을 가진 유기분자로 구성된 분자메모리소자의 개발 생체 내에서 작용하는 전자전달 유기분자를 합성하고 이를 이용하여 분자메모리소자 개발의 전 단계인 분자 광다이오드를 제작하였다. 제작된 분자 광다이오드의 순간 광전류 측정과 시간분해 형광특성을 측정하여 분자간 전자전달의 방향성 확인 및 전자전달 속도를 계산할 수 있었다. Hybrid NSOM/STM의 제작을 위하여 20nm이하의 resolution을 갖는 Hybrid NSOM/STM tip을 제작하였다. 4. Porphyrin계 유도체를 이용한 분자 논리소자 개발 Zn-porphyrin LB막 제조에 있어 막 누적을 위한 적정 막 누적 표면압은 25mN/m임을 확인하였으며, 순환 전류-전압법 실험을 통하여 Zn-porphyrin 유도체의 이온화 에너지(IP)와 전자친화도(EA)의 값이 각각 5.39eV, 2.82eV 임을 추정하였다. Zn-porphyrin 유도체의 IV 특성 실험에서 음성 저항 특성 (Negative differential resistance)으로 보이는 현상도 관측되었다. 5. 분자커패시터 개발 (한림대) 캘릭스크라운 화합물을 이용하여 ferrocene 분자와의 혼합 단분자층을 제조하였을 때, 초분자에 인식되기 전에 산화시키기가 매우 힘들었던 (0.55V vs Ag/AgCl) ferrocene 단분자 층이 산화시키기가 매우 쉬운 상태로 바뀌었음을 쉽게 알 수 있으며 (0.18V) 환원시키기는 좀 더 힘든 상태로 바뀌어 있음을 알 수 있었다. 6. 분자의 전자 구조 계산 (한림대) 양자역학 계산을 통하여 기존에 알려진 분자 소자용 분자에 대한 HOMO와 LUMO 계산을 재현하였으며 다른 분자에 대한 계산을 추진 중에 있다. Ⅴ. 연구개발결과의 활용계획 본 연구 사업은 2000년 8월 테라급 나노 사업단의 테라급 분자 메모리 소자 개발 사업으로 시작하여 한국화학연구원, 동아대학교, 서강대학교, 홍익대학교, 한림대학교의 5개 기관이 공동 연구를 추진하였으나 일차 년도 연구가 끝난 후, 서강대학교, 홍익대학교 및 한림대학교에서 추진하는 연구 방향이 과제의 전체 연구 방향과 잘 맞지 않는다는 평가단의 지적에 따라 일차년도 연구로 종결하게 되었다. 이차 년도에는 일차년도에 모자랐던 전자빔 식각기술의 필요성이 인정되어 동 기술을 보유하고 있는 표준연구원이 위탁연구로 참여하게 되었으며, 양자역학적 계산으로 분자 스위칭 메카니즘에 대한 설명이 가능한 지 여부를 조사하기 위하여 고신대학 연구팀이 신규 공동 연구팀으로 참여하게 되었다. 그런데 2001년 12월에 IMT2000 사업으로 분자 논리 소자 과제가 추진됨에 따라 본 연구팀 모두가 IMT2000 사업으로 연구를 이관하게 되었으며 테라급 나노 소자 개발 사업(프론티어 사업)의 일환으로 수행하였던 테라급 분자 메모리 소자 개발과제는 중도에 중단되게 되었다. 일년 반 동안에 개발되었던 모든 연구 결과는 신규 사업인 IMT2000 사업의 분자 논리 소자 개발 과제에서 100% 활용되고 있으며 일차 년도 연구 후에 중단되었던 홍익대학교 연구팀이 다시 참여하게되어 일차년도에 중단하였던 연구를 다시 진행하고 있다. 본 사업에 참여한 모든 연구진은 분자 메모리 소자 개발 과제를 시작할 수 있는 기회를 제공해 주고 또한 IMT2000 사업으로 연구를 이관 시켜준 테라급 나노소자 사업단에 감사를 드리며 사업단의 성공적인 발전을 기원한다.

I. Project Title Development of Terabit Molecular Memory Device II. Objectives and Significance 1. Objectives The purpose of this project is to develop and establish the necessary technology to build molecular electronic device elements and measure their characteristics for the terabit molecular memory devices. This goal will be accomplished -by fabricating hybrid SRAM using molecular RTD and organic TFT -by fabricating molecular capacitor using redox self assembled monolayer -by developing logic gate using organic molecules -by building photodiode using organic molecules -by searching the possibility of using molecular switches for the molecular memories. 2. Significance It is well perceived that the development of Si based microelectronics will reach the limit before the performances of the computers satisfy our needs. Because the quantum mechanical properties dominates at several tens of nanometers scale, reliability of the chip may seriously decrease at this feature size. This is one of the many intrinsic technological problems associated with nanometer scale dimensions. More important and persuasive reason for the limit is that the cost of a chip becomes too expensive to meet the economics of the market. The smaller the feature size becomes, the more difficult manufacturing the device becomes and the higher the fabrication facility costs. It is expected that over two hundred billion dollars will be needed to build a semiconductor fabrication line in 2015. Scientists are looking for the alternative technologies and molecular electronics is regarded as one of the promising alternatives. This emerging field of molecular electronics, more specifically molecular scale electronics, is in its early stage and there are more problems that need to be solved than problems that were solved. Thus, it creates new challenges and opportunities. To successfully fabricate the molecular memory device, one need to overcome or acquire the following technologies. - Understanding the molecular structures for the memory devices and switching mechanism. - Technology for the placement of molecules at the designated position with the manufacturable manners. - Technology for the fabricating the molecular self assembled monolayer into a reliable device. - Technology to interconnect each molecular device and integrate the devices. Thus, it is very important that molecular memory devices project be carried out as a part of national program since the technology obtained by the development of molecular devices will be utilized for the development of the other nanodevices and will strengthen the competitiveness of the nation's nanodevice technology. III. Scope and Contents of the Project The scope and content of the 1st Year (2000.8 - 2001.6) research were synthesis of molecules for the molecular scale electronic devices and fabrication of organic thin film transistor (OTFT) for the interfaceing molecular devices. To achieve these, molecules for the molecular devices were designed and prepared, monolayers were characterized, MIM type molecular RTD were prepared and its IV characteristics were measured, OTFTs were built and characterized, porphyrin derivatives were synthesized and its MIM type devices were tested, redox molecule containing monolayer was fabricated and examined, photosensitizer and electron relay molecules were prepared and unidirectional electron transfer were examined, and process for the NSOM/STM tip was established. The scope and content of the 2nd Year (2001.7 - 2001.11) research were synthesis of molecules for resonnant tunneling diode or having negative differential resistance effect, measurement of electrochemical characterization of the synthesized molecules, preparation of mixed monolayers from active molecules and non-reactive molecules, preparation of nanogap electrode and nano-pattern, fabrication of MIM type device with nanopore, direct measurement of molecular charactieristics by using STM tip, and improvement of the OTFT characteristics. IV. Results and Discussion 1. Synthesis of molecules and development of self assembly technique for the molecular devices The structures of the prepared molecules are shown below and compounds 1, 3, 6 were provided to the collaborating institutes for the electrical measurements. The reduction potential of compound 3 was -900mV vs. Ag/AgCl and compound 6 was -780mV vs Ag/AgCl. Distribution ratio of gold nanoparticles on the monolayer can be controlled by the ratio of reactive and non-reactive molecules in the monolayer. Also, successful trapping of gold nanoparticle between nano-gap electrode was achieved and non-linear conductivity behavior was observed 2. Fabrication of MIM-type molecular electronic devices and hybrid-type memory cell. MIM-Type device which have insulating SiO2 layer between the electrode was prepared and compounds 3 was assembled inside of the micro-pore. I-V characteristics of the prepared MIM-type molecular devices were measured, but tunneling effect or NDR characteristics were not observed. In second year research, the pore size of the device was reduced to 100 nm by means of the electron beam lithography. I-V characteristics of the self-assembled molecules on the Au substrate were also measured by means of STM tip. A diode-like I-V characteristic was observed. To obtain a better I-V signal for self-assembled molecules, the Au substrate was annealed at high temperature in vacuum. The rms of surface roughness was measured to be 1.79Å after annealing, and the annealed Au substrate was suitable for I-V measurement using STM tip. Organic TFT using pentacene was fabricated for SRAM. The electronic properties of the OTFT can be improved by using organic insulate as well as by annealing. The electron mobility (μFET) of the OTFT was measured to be 0.24 ㎠/Vㆍs. 3. Molecular memory device using multilayered photoresponsible molecules Organic molecules similar to biomolecules having photoinduced electron transfer properties were synthesized and molecular photodiode was fabricated using them. The direction of the electron transfer and the rate of electron transfer were determined by means of transient photocurrent and time-resolved fluorescent measurement. Hybrid NSOM/STM tip was fabricated for better spatial resolution, and the resolution of the tip was smaller than 20 nm. 4. Molecular logic gate using porphyrin molecules Zn-porphyrin Langmuir-Blodgett film was used to fabricate molecular logic gate. The optimum surface pressure for fabricating LB film was found to be 25mN/m. The ionization potential (IP) and electron affinity (EA) were estimated as 5.39 eV, 2.82 eV, respectively from the cyclic voltammetry results. The MIM-type device using Zn-porphyrin LB film showed NDR characteristics. 5. Molecular capacitor Mixed monolayer of the calixcrown compound and ferrocene was fabricated. The oxidation peak potential of the ferrocene was measured to be 0.55V (Ag/AgCl) before being encapsulated in the calixcrown compound, and 0.18V after being encapsulated. After encapsulated in calixcrown compound, ferrocene was easy to oxidize but was difficult to reduce compared to that before encapsulated. 6. Quantum mechanical study of the molecular switch HOMO and LUMO of the different oxidation states of the molecules used for molecular electronic device were calculated by quantum mechanical calculation. Ⅴ. Future Plan The terabit molecular memory project was initiated as part of Teralevel Nanodevice National 21st Century Frontier R&D Program on August, 2000. The collaborating institutions were Korea Research Institute of Chemical Technology, Dong-A University, Seogang University, Hong-Ik University, and Hanlim University. After one year's research, it was recommended to terminate that the research conducted at Seogang university, Hong Ik university and Hanlim university because they were not relevant directly to the major goal of the project. A research group in Korea Research Institue of Standard and Science which has expertise in e-beam lithography joined to help the most needed nanofabrication and another group in Koshin university joined the project to provide the insight of the switching mechanism of the molecules by quantum mechanical calculation. But when new national project, Development of Molecular Logical Devices was initiated as part of IMT2000 program on December, 2001, which included most of the research contents of the ongoing frontier program, it was decided that the current project teams were regrouped into a larger group and was transferred into new project for gaining more efficient research activity. Thus, the project of devlopment of terabit molecular memory was terminated in the middle of the second year. Most of the results developed during one and half year's of study except molecular photodiode research have been continued and utilized in the project of the IMT2000 program. The research group of molecular photodiode project started another new project in IMT2000 program and are utilizing the results of the first year's study. All the participating researchers of the terabit molecular memory device project would like to express their sincere thanks to the Teralevel Nanodevices Program for giving chance to start the project which otherwise was not possible to initiate and allowing to transfer into another program for the sake of project and wish the success of the teralevel nanodevice program.
