Si의 ALET에서 식각제와 이온빔의 역할을 파악하고 식각반응기구를 규명하기 위해 서 전산모사와 실험이 결합된 통합연구를 수행하였다. 연구의 1차년도에서는 Si의 ALET을 수행할 수 있는 시스템을 개발하고 ALET에 적합한 chemistry를 고찰하여서 식각제로는 Cl2 기체를, 에너지빔으로는 Ar 플라즈마와 He 플라즈마에서 발생한 이온빔을 선정하였다. 선정된 식각제 및 이온빔과 기판 원자들간의 표면 반응 예측을 위하여 분자동력학(Molecular Dynamics, MD) 방법을 이용한 전산모사 프로그램을 개발하였다. 또한 단일변수실험법을 이용하여 여러 공정변수에 대한 식각제와 이온빔의 식각 특성을 분석하였다. 연구의 2차년도에서는 ALET에 사용된 식각제와 이온빔의 역할을 규명하였다. 우선 MD 전산모사를 이용하여 이온빔 입사에 의한 Si 표면의 에너지 분포를 측정하여 Cl의 역할을 설명하였다. 또한 Si 기판에 입사하는 Ar 이온의 스퍼터링(sputtering) 수율을 계산하여 ALET을 구현하기 위한 적절한 이온 에너지도 예측하였다. 한편 실험적으로는 플라즈마 진단장치를 이용하여 이온빔의 역할을 규명하였다. Langmuir probe와 이온 분석기 측정을 통하여 Ar 플라즈마와 He 플라즈마에서의 전자 온도, 플라즈마 밀도, 이온에너지분포, 이온각도분포의 측정이 가능 하였고 이들의 공정변수에 대한 의존성도 고찰하였다. 연구의 3차년도에서는 식각제와 이온빔의 역할에 근거하여 이온빔의 유입량에 대하여 식각 속도가 자기제한성을 갖는 Si의 ALET을 수행하였다. 또한 Faraday cage를 이용하여 식각 속도의 각도 의존성을 고찰하여 ALET의 식각기구를 규명하였다. 본 연구에서는 전산모사와 실험이 결합된 통합연구를 통하여 원자 수준의 정밀도를 유지하면서 박막을 식각하는 ALET 공정의 식각반응기구를 규명하였다. MD 전산모사를 통하여 Cl이 흡착된 Si 기판에 Ar 이온의 입사에 의한 Ar, Si, Cl의 궤적을 형상화할 수 있어서, ALET 공정에서 일어나는 표면 반응의 예측이 가능하였다. 이러한 MD 전산모사를 이용하여 Si 표면의 에너지분포를 알 수 있었는데, Cl의 덮힘율 (coverage)이 증가할수록 표면으로의 에너지 전달량이 증가하였고 이는 Cl이 입사하는 이온의 에너지를 흡수했기 때문임을 밝혀냈다. MD 전산모사에 의하여 스퍼터링 수율 예측도 가능하였는데, Cl의 coverage에 따른 스퍼터링 수율의 변화를 이용하여 ALET 공정을 구현하기 위한 적절한 이온 에너지도 예측할 수 있었다. Ar 플라즈마와 He 플라즈마를 이용한 Si의 ALET을 수행하였을 때, bias voltage의 변화에 대하여 식각 속도가 일정한 영역이 존재함을 알았고 이 영역이 ALET 구현이 가능한 process window였다. 이 조건 내에서, 식각 속도가 이온 유입량에 대하여 자기제한성을 나타냄을 확인하였다. Process window의 범위는 Ar 플라즈마보다 He 플라즈마를 이용한 ALET에서 훨씬 넓어서 He 플라즈마를 사용하는 ALET이 공정의 편의성 면에서 우수함을 확인하였다. Faraday cage를 이용한 식각 속도의 각도 의존성 실험 결과, process window 내의 조건에서는 이온에 의해 유도된 화학적 식각이 주된 식각 기구이고, process window 내에 있지 않은 조건에서는 물리적 스퍼터링이 주된 식각 기구임을 규명하였다. 마지막으로 공정조건의 적절한 제어를 통하여 주기 당 1 ML의 Si을 식각하는 ALET 구현에 성공하였다.

The roles of etchants and ion beams are investigated to study the etching reaction mechanism in atomic layer etching (ALET). Based on this, it is our goal to realize a true ALET of Si with an etch rate of 1 ML during one ALET cycle. In addition, it is also aimed to present optimum process conditions that can control self-limiting characteristics of etch rates with respect to both etchant and ion beam doses. A computational and experimental study has been conducted to investigate the roles of etchants and ion beams as well as the etching reaction mechanism in ALET of Si. During the 1st year of the study, a methodology and experimental system to perform ALET of Si was developed. Cl2 was used as an etchant and ion beams generated from Ar and He plasmas were used as an energetic beam. An MD (Molecular Dynamics) simulation program was developed to elucidate surface reactions between etchant/ion beam and substrate atoms. The dependences of etch rates on the process parameters were analyzed using single variable experiments. During the 2nd year of the study, the roles of the etchant and the ion beam were investigated. The use of the MD simulation allowed one to calculate the distributions of energy deposited on the Si surface during ion bombardment, leading to explain the role of Cl. It could also offer sputtering yield of ions impacting on the surface so that the ion energy was predicted to achieve ALET. Experimentally, the role of the ion beam was investigated using plasma diagnostics. Measurements with an ion analyzer and Langmuir probe were performed to understand electron temperature, plasma density, ion energy distribution, and ion angular distribution, and their dependences on the process parameters. During the 3rd year of the study, ALET of Si having self-limiting characteristics of etch rates with respect to the ion beam dose was achieved. The etching reaction mechanism of ALET was found by the investigation of angular dependence of etch rates using a Faraday cage. In this study, a computational and experimental study has been conducted to investigate the etching reaction mechanism in ALET of Si. The use of the MD simulation allowed one to visualize the trajectories of particles during the ion bombardments on the Si substrate adsorbed with Cl. The MD simulation also offered the distributions of energy deposited on the Si surface, finding that the energy deposited on the surface was increased with Cl coverage due to the absorption of ion energy by Cl. The prediction of sputtering yield was also made using the MD simulation. These results were used to guide the range of ion energy to realize ALET. It was found that there existed a range through which the etch rates were constant with bias voltage during ALET of Si in Ar and He plasmas. This range was a process window for the realization of ALET. Within the process window, the etch rate was self-limited with respect to ion beam dose. The use of a He plasma produced much wider process window compared to an Ar plasma, implying that ALET using a He plasma would be more practical. Angular dependences of etch rates were investigated using a Faraday cage. It was found that ion-induced chemical etching was a dominant mechanism within the process window while physical sputtering was a dominant mechanism outside the process window of ALET. Finally, ALET of Si having an etch rate of 1ML/cycle was realized by control of process parameters.
