□ 연구목표
산화물 나노구조와 단일 원자층 2차원 소재인 그래핀 및 MoS₂, h-BN의 내부 및 표면에 위치 및 결정축 방향에 따라서 선택적으로 이온의 종류 및 분포를 원자단위로 조작함으로써 밴드구조, 기능성, 전하수송 특성을 정교하게 제어하고자 한다. 선택적 조작된 산화물 나노소재와 단일 원자층 2차원 소재 이종 접합구조를 제작하고, 산화물의 선택적 기능성에 기반한 원자단위 2차원 소재의 밴드구조 제어 및 산화물의 국소적/불연속적 에너지 준위와 단일 원자층 2차원 소재의 양자수송 특성을 결합한 신개념 양자소자 개발을 통하여
□ 연구목표
산화물 나노구조와 단일 원자층 2차원 소재인 그래핀 및 MoS₂, h-BN의 내부 및 표면에 위치 및 결정축 방향에 따라서 선택적으로 이온의 종류 및 분포를 원자단위로 조작함으로써 밴드구조, 기능성, 전하수송 특성을 정교하게 제어하고자 한다. 선택적 조작된 산화물 나노소재와 단일 원자층 2차원 소재 이종 접합구조를 제작하고, 산화물의 선택적 기능성에 기반한 원자단위 2차원 소재의 밴드구조 제어 및 산화물의 국소적/불연속적 에너지 준위와 단일 원자층 2차원 소재의 양자수송 특성을 결합한 신개념 양자소자 개발을 통하여 차원 융합 소자의 새로운 아키텍처를 제시하고자 한다.
□ 연구개발내용
차원융합을 통한 전하수송 및 물성 제어를 목표로 2차원 물질의 단일 및 접합 구조와 선택적 이온조작을 통해 수소화 또는 산화된 2차원 물질의 물성 연구 및 광·전·자기 소자 응용 연구, 원자 단위 조작된 기능성 산화물의 물성 연구 및 이를 기반으로 하는 고성능 신개념 소자 연구, 2차원 물질과 기능성 산화물의 접합 및 물성 제어 연구를 수행하였다.
1-1) 단일 원자층 2차원 소재기반 소자 제작 및 전하수송 특성 연구
- 선택적 이온 조작된 그래핀 산화물의 전자기적 특성연구, 단일 원자층 2차원 TMPS(Se)x 소재의 전하수송 특성, 유전성, 자성 연구, 적층된 단일 원자층 2차원 소재의 결정축 뒤틀림에 따른 전하수송 특성연구
1-2) 기능성 산화물 기반 소자 제작 및 전하수송 특성 연구
- 원자단위 계면/표면 조작된 기능성 산화물의 전·자기적 특성 연구, 기능성 산화물 초박막에서 이온 거동 제어를 통한 뇌신경 모방 소자 연구

- AFM lithography를 이용해 단일 원자층 2차원 소재를 선택적으로 산화/수소화함으로써 형성된 스핀소자 연구, 기능성 단일 원자층 2차원 소재 기반 소자 연구
3-2) 원자단위 계면/표면 조작된 기능성 산화물과 그래핀 접합소자 제작

- 단일 원자층 2차원 소재기반 투명 유연 소자 및 array 소자 제작 기술, 이온 거동이 제어된 강유 전체 기반 뇌 신경 모방 소자 연구, 단일 원자층 2차원 소재 기반 접합구조 생체 모방 소자 개발
□ 연구개발 성과
본 단계에서 달성한 연구의 핵심은 차원융합을 통한 전하수송 및 물성 제어에 있다. 육각형 대칭 성을 가지는 2차원 물질에서 3개의 대조를 가지는 마찰 도메인이 형성됨을 확인하였고, 2차원 물질 의 결정축 방향을 측정하는 방법을 제시하였다. 단일 원자층 2차원 물질 그래핀과 MoS₂의 표면에 산화 및 수소화를 선택적으로 제어하여, 상온/상압에서의 높은 강자성 특성과 그 기원이 되는 원자 를 확인하였다. 또한, 그래핀/MoSe₂ 접합, 그래핀/그래핀 산화물 접합, 결정축 뒤틀림이 제어된 이중 층 그래핀 구조를 제작하고 각각의 계면에 의한 전하수송 특성 제어를 통해 광전자 소자, 스핀 소자, 전자 소자로의 응용가능성을 확인하였다. 뿐만 아니라, 단일 원자층 2차원 소재와 다양한 차원 (0~3차원)의 기능성 산화물 접합기반 신개념 소자 제작 기술을 확보하였다. 흑린/Al 접합에서 자연적으로 형성되는 산화알루미늄 층을 보호막 및 게이트 절연막으로 이용하여 공기 중에서도 안정적으로 동작하는 흑린 채널 기반 트랜지스터를 구현하였다. 한편, 4차 산업혁명의 중심으로 세계적 주목을 받고 있는 뉴로모픽 시스템의 원천기술인 생물학적 시냅스를 모방하는 소자로서 저전압에서 구동 가능하고 forming-free의 특성을 가지고 있는 다층 CrPS₄ 기반 필라멘트 소자를 제작하였다. 또한, 기능성 산화물 초박막 기반의 다층 구조를 제작하여 기존의 생물학적 시냅스의 학습 기능만을 모방하는 시스템과는 달리 생물학적 성상세포의 선택 기능까지 모방하고 초저에너지를 소모하는 획기적인 신개념의 단일 소자를 제안하고 제작하는 연구도 진행하였다.
□ 활용 계획 및 기대효과(응용분야 및 활용범위 포함)
정밀하게 제어된 기능성 산화물 나노 소재를 단일 원자층 2차원 소재와 접합한 구조를 제작한다면 디락콘 형태를 가지는 밴드구조를 선택적으로 제어하는 새로운 패러다임을 형성할 수 있을 것이며, 산화물 나노 소재의 국소적 기능성과 단일 원자층 2차원 소재의 양자 수송 특성을 융합한 새로운 양자소자의 구현이 가능할 것으로 기대된다. 이와 같이 저차원 나노 소재에 관한 명확한 이해 및 정교한 특성 제어는 초고속 비휘발성 메모리 소자 및 투명/유연 로직 소자와 같은 미래 전자 소자 개발에 있어서 핵심기술 확보에 기여하게 되어 전통적 실리콘 기반의 반도체 산업을 대체하는 포터블 시장을 개척하게 될 것이다.

□ Purpose
We will precisely control band structure, functionality, and carrier transport characteristics of oxide nano-structures and two-dimensional (2D) atomic crystals, such as graphene, MoS₂, and h-BN, by manipulating species and distribution of ions on the atomic-scale at a selective position and along a selective crystallographic axis. We will suggest new architectures of hybrid dimensional devices where band structure of 2D atomic crystals are controlled by selective functionality of oxide nano-structures and 2D atomic crystals with quantum transport are used as channels between oxide nano-structures with local/discrete energy levels.

By aiming at control of carrier transport and physical properties through hybrid dimensional structures, we performed characterization and application of 2D atomic crystals, their multi-layers, and oxidized/hydrogenated 2D atomic crystals using selective ion manipulation. We also characterized functional oxides manipulated on atomic scale and explored high-performance emerging devices based on them. Hetero-junctions of functional oxides and 2D atomic crystals were fabricated and characterized.

□ Developement results
The core achievement of the 2nd phase is control of carrier transport and physical properties through hybrid dimensional structures. we found that frictional domains with three contrasts were universally formed in 2D atomic crystals with hexagonal lattices and thus suggested a method to identify their crystallographic axes. We demonstrated room-temperature ferromagnetism and its origin in selectively oxidized/hydrogenated graphene and MoS₂. We fabricated and characterized graphene/MoS₂ junctions, graphene/graphene oxides junctions, and twised bi-layer graphene which can be applied for optoelectronic, spintronic, and electronic devices, respectively, through control of transport properties at interfaces. Moreover, we fabricated emerging devices based on hetero-junctions of 2D atomic crystals and multi-dimensional (0D∼3D) functional oxides. We implemented phosphorene-based transistors stable in air by introducing AlOx encapsulation and gate insulators spontaneously formed at phosphorene/Al interfaces. We also implemented neuromorphic devices based on 2D CrPS₄ multi-layers with low-power consumption and forming-free property. Furthermore, we implemented neuromorphic devices based on functional oxide ultra-thin films with ultra-low energy consumption, learning operation, and selection capability resembling biological astrocytes.
□ Expected Contribution
It is expected that precisely controlled hetero-junctions between functional oxide nano-structures and two-dimensional atomic crystals will lead us to a new paradigm for engineering band structures with Dirac cones and to implementation of emerging quantum devices which combine local functionality of oxide nano-structures and quantum transport of two-dimensional atomic crystals. Comprehensive understanding of low-dimensional nano-structures and precise control of their characteristics will contribute to obtaining core technologies for next-generation electronic devices, such as ultra-fast non-volatile memory devices and transparent/flexible logic devices, and to development of emerging markets for portable devices replacing traditional semiconductor industry based on Si.
